前記基板側から第1導電型の半導体層、半導体発光層、および、第2導電型の半導体層をこの順に含み、前記パターン層の開口部内において前記基板に立設している複数のナノワイヤと、
前記パターン層を上方から覆うようにして、前記ナノワイヤ間の隙間に配された透明絶縁層と、
前記複数のナノワイヤの前記第1導電型の半導体層に電気的に接続された第1電極と、
前記複数のナノワイヤの前記第2導電型の半導体層に電気的に接続された第2電極と、
