前記テープキャリアと前記半導体チップとの間隙に充填され側面にテーパー部が形成されている絶縁性樹脂と、
前記半導体チップの裏面上及び前記テープキャリア上の少なくとも一部ならびに前記テーパー部上に接触するように形成される前記絶縁性樹脂より熱伝導率が高い樹脂層と、
前記半導体チップ及び前記テーパー上の絶縁性樹脂層と相応する形状の凹みを備えて前記樹脂層と密着するように形成される金属層と

A method of manufacturing a semiconductor device, comprising: a step of fixing a metal layer having a recess corresponding to the shape of the semiconductor chip and the insulating resin layer on the tapered portion so as to be in close contact with the resin layer.
