Abstract
Description
The present invention relates to an inspection apparatus for inspecting a disk-shaped substrate by analyzing a captured image obtained by photographing a surface of a disk-shaped substrate such as a surface semiconductor wafer, and an inspection method thereof.
Conventionally, an inspection apparatus (appearance inspection apparatus) for detecting a defect on a peripheral end surface of a semiconductor wafer has been proposed (for example, Patent Document 1). This inspection apparatus analyzes a captured image obtained based on a grayscale (gradation) signal obtained for each pixel when a peripheral edge surface of a semiconductor wafer to be inspected is scanned by a line sensor, and detects defects on the peripheral edge surface. Information indicating a flaw, a foreign object, or the like is generated. According to such an inspection apparatus, it is possible to determine the uneven state of the peripheral end surface of the semiconductor wafer and what kind of defects are present on the peripheral end surface.
By the way, the manufacturing process of a semiconductor wafer includes a film forming process such as an oxide film, a nitride film, a polysilicon film, and an aluminum film, a photolithography process for applying a photosensitive material (resist), exposure, and development, and a photolithography process. An etching process for partially removing the resist film formed on the semiconductor wafer is included. If the state of various films formed on the surface of the semiconductor wafer can be known by such a process, it can be determined whether conditions in the film forming process, the photolithography process, and the etching process are appropriate. For this reason, it is desired to detect the state of the film together with defects such as scratches on the surface of the semiconductor wafer.
However, even in different color regions on the captured image, the red image signal, the green image signal, and the blue image signal (tone values) obtained from the three line sensors do not change clearly at the boundaries (edges) of the regions. There is a case. In such a case, it is difficult to reliably determine the area on the photographed image, and it is difficult to obtain an accurate inspection result.
The present invention has been made in view of such circumstances, and provides a disk-shaped substrate inspection apparatus capable of more accurately inspecting the state of a film, a defective portion, and the like on the surface of a disk-shaped substrate based on a captured image. The color photographic image I ORG, for example, green component image data representative of the red component image data representing the captured image I R as shown in FIG. 6 (a), a captured image I G as shown in FIG. 6 (b), and it is generated from the blue image data representing the captured image I B as shown in FIG. 6 (c). In this example, the captured image I B represented by the captured image I R and the blue component image data represented by red component image data (FIG. 6 (a), the reference (c)), a color photographic image shown in FIG. 5 The region E clearly distinguished from the background portion by the color difference on the I ORG is not clearly shown. On the other hand, (see FIG. 6 (b)) in the captured image I G represented by a green component image data, the region E is clearly evident in comparison with the case of the red component image data and blue image component image data.
Hue images generated from red component image data, green component image data, and blue component image data representing the captured images I R , I G , and I B as shown in FIGS. 6 (a), 6 (b), and 6 (c). The data represents, for example, a photographed image I H as shown in FIG. 7A, and the saturation image data represents, for example, a photographed image I S as shown in FIG. 7B, and brightness image data. Represents, for example, a captured image I V as shown in FIG. In this example, in the captured image I H represented by the hue image data (see FIG. 7A), the color captured image I ORG shown in FIG. 5 is clearly distinguished from the background portion by the difference in color. The region E appears so as to be slightly distinguished. In the captured image I S represented by the saturation image data (see FIG. 7 (b)), the region E is appears relatively clear. Further, in the captured image IV represented by the brightness image data (see FIG. 7C), the region E hardly appears.
As described above, conversion from the RGB color space to the HSV color space is performed. For example, each color component representing the captured images I R , I G , and I B as shown in FIGS. 6A, 6B, and 6C. When the image data and the color attribute component image data representing the captured images I H , I S , and I V as shown in FIGS. 7A, 7B, and 7C are obtained (S1, S2), the
In FIG. 4, the
When the operator looks at the captured images I R , I G , and I B represented by the color component image data displayed on the
Next, the operator looks at the captured images I H , I S , and I V represented by the color attribute component image data displayed on the
C=色成分画像データ×a%+色属性画像データ×(100−a%)
C=G・a%+H・(100−a%)
When the
C = color component image data × a% + color attribute image data × (100−a%)
(A: Weight set by inspection object)
Is calculated according to When green component (G) image data is selected as color component image data and saturation (H) image data is selected as color attribute image data,
C = G · a% + H · (100-a%)
Accordingly, the emphasized image data C is calculated.
The emphasized image data C includes the gradation value of each image in the photographed image represented by the color component image data (for example, the photographed image I G represented by the green component image data shown in FIG. 6B). The tone value of the corresponding image in the photographed image represented by the color attribute image data (for example, the photographed image I H represented by the saturation image data shown in FIG. 7B) is synthesized and added. It has become. Therefore, the region E is represented by the enhanced image data C obtained by the synthesis and addition of the color component image data (green component image data) and the color attribute component image data (saturation image data) in which the region E originally appears relatively clearly. The emphasized image Ic is, for example, as shown in FIG. 8, in which the region E is more clearly distinguished from the background portion.
When the enhanced image data generation process (S3) is completed as described above, the
Then, the
According to the surface inspection apparatus as described above, it is possible to reliably distinguish different color regions on the photographed image by adding saturation component image data or hue component image data that can directly represent the color of each part in the photographed image. As a result, it is possible to inspect the state of the film, the defective portion, and the like on the surface of the
Further, any one of the color component image data selected from the red component image data representing the photographed image, the green component image data, and the blue component image data, and the saturation component image capable of directly representing the color of each part in the photographed image. Since the captured image is analyzed based on the enhanced image data obtained by synthesizing any of the color attribute component image data selected from the data and the hue component image data, the difference in color of each part is further enhanced. In this state, the captured image can be analyzed, and different color regions can be more reliably distinguished on the captured image. As a result, it becomes possible to inspect the state of the film, the defective portion, and the like on the surface of the
In the above-described example, the selection of the color component image data and the selection of the color attribute component image data are made based on the operation of the operator, but may be automatically selected. For example, a histogram representing the frequency distribution of gradation values in the captured images I R , I G , I B represented by the respective color component image data and the captured images I H , I S , I V represented by the color attribute image data. Therefore, by selecting a captured image having a larger difference in gradation values, a captured image that clearly represents the region E having a different color can be automatically selected. For example, a photographed image in which gradation values are distributed over a relatively wide range Δ as shown in FIG. 9, or a photographed image in which the distribution range Δ is concentrated in a relatively low gradation value as shown in FIG. 11 and FIG. 11, when a captured image in which the distribution range Δ is concentrated on a relatively high gradation value is obtained, the gradation value is distributed over a relatively wide range Δ as shown in FIG. 9. Color component image data and color attribute component image data representing such a captured image are selected.
In the above-described example, brightness (V) image data (see FIG. 7C) in the HSV color space is also generated. However, the brightness (V) image data is lighter (brightness) than color. In particular, it does not have to be generated or selected.
In general, since the hue (H) image data and the saturation (S) image data in the HSV color space can well represent the color of the photographed image, the color component image data selected from the RGB color space in particular. It is also possible to provide either the hue image data or the saturation image data to the analysis of the photographed image without performing the synthesis with. At this time, the hue image data and the saturation image data may be selected based on an operator's operation or automatically.
