粉砕槽114には、超音波振動版(図示省略)が設けられており、粉砕槽114での浮遊物の粉砕は、浮遊物によるフィルタ116の目詰まりを防ぐことができる程度であって、浮遊物がフィルタ116を通過してしまわない程度に行うことが望ましい。このように、粉砕槽114の下流にフィルタ116を設け、粉砕槽114を経由した硫酸中の浮遊物をフィルタ116で濾過するようにすれば、浮遊物によるフィルタ116の目詰まりを防ぎながら、硫酸中の浮遊物を除去することができる。これにより、フィルタ116の保守の回数を増やすことなく、硫酸槽102に貯留されている硫酸が清浄な状態を長時間維持することができる。

基板処理装置1では、制御部182が、温度計108の測定結果を取得し、当該測定結果に基づいてヒータ118の動作を制御することにより、硫酸103の液温を設定された液温に調整する。硫酸103の液温は、140℃以上とすることが望ましい。140℃未満となると、半導体ウエハWの表面からレジスト膜を剥離する能力が低下する傾向にあるからである。なお、硫酸103の液温を他の方法で上昇させてもよい。
