Abstract
Description
In the present invention, before a circuit pattern of a reticle is projected onto a wafer surface by a projection lens, a mark formed on the reticle stage and the wafer stage is observed through the projection lens to obtain a focal point position of the projection lens. The present invention relates to an exposure apparatus.
DRAM、MPU、SoC
As semiconductor integrated circuits such as DRAMs, MPUs, and SoCs are miniaturized and productivity is improved, the projection exposure apparatus is required to improve resolution, overlay accuracy, and throughput that is wafer processing capacity per unit time.
For this reason, KrF laser (248 nm), ArF laser (193 nm), F2 laser (157 nm) or the like is used as a light source for exposure light, and alignment marks formed on the wafer surface are observed to obtain wafer position information.
Based on this positional information, it is essential to improve the overall performance of the exposure system, such as improving the wafer alignment accuracy for aligning the wafer and reticle, and improving the calibration accuracy for measuring and correcting exposure device distortion due to environmental and secular changes. Become.
In order to improve the throughput of the exposure apparatus, it is necessary to perform measurement such as wafer alignment and calibration in a short time and with high accuracy.
For example, an alignment scope for observing an alignment mark is not an ideal telecentric optical system due to limitations in scope adjustment.
Further, when the alignment mark is measured via the projection lens, it is not easy to correct the aberration including the projection lens, so that it is not an ideal telecentric optical system.
For this reason, when defocusing occurs, the image height changes on the image sensor used in the alignment mark detection system, resulting in an alignment error.
Therefore, for example, in Japanese Patent Application Laid-Open No. 11-040491 (Patent Document 1), a focal point position of an optical system is obtained in a short measurement time without being affected by the vibration of the wafer stage accompanying the step drive of the wafer stage. Has been proposed.
In this conventional method, a stage that is movable in the optical axis direction of the projection lens is moved, and an alignment mark formed on the wafer at a different stage position in the optical axis direction of the projection lens is observed by the imaging device.
Further, the focal point position of the optical system is obtained from a plurality of different images obtained at different stage positions in the optical axis direction of the projection lens, and the focal point position on the image sensor of the alignment mark detection system in a short time and with high accuracy. Is detected.
Further, this conventional method has a measurement timing generation unit for measuring the stage position of the projection lens in the optical axis direction, and in synchronization with the signal from the measurement timing generation unit, the stage in the optical axis direction of the projection lens Measure the position.
At the same time, the accumulation period of the image sensor is monitored, the position error of the stage in the optical axis direction of the projection lens during the accumulation period is obtained, and the focal position of the optical system is obtained by correcting the position of the stage.
Further, in this conventional method, the light applied to the projection lens is pulsed light, and has a measurement timing generation unit for measuring the stage position in the optical axis direction of the projection lens.
The stage position in the optical axis direction of the projection lens is measured in synchronization with the signal from this timing generator, and the stage position error in the optical axis direction of the projection lens before and after light emission is also measured along with this. Ask.
The stage position in the optical axis direction of the projection lens corresponding to the image obtained by this image sensor is corrected to obtain the focal point position of the optical system.
With the recent miniaturization of semiconductor integrated circuits, not only the vibration of the measurement target such as the reticle stage and wafer stage but also the minute vibration of the actuator that adjusts the optical path and focus in the measurement apparatus in the exposure apparatus cannot be neglected It is in.
For example, in the exposure apparatus shown in FIG. 4, the laser light source 1 is oscillated to irradiate the

For this reason, after the
For example, the focus position of the reduction projection lens 7 is shifted due to distortion of the reduction projection lens 7 due to exposure heat or distortion of the apparatus due to secular change.
For this reason, calibration for correcting the shift of the in-focus position of the reduction projection lens 7 is required. It is assumed that this calibration is performed in parallel with the wafer replacement.
For example, the

Therefore, the present invention can perform measurement without waiting for the settling time of an element that adjusts the optical path of pulsed light or an element that adjusts the focus, thereby improving measurement accuracy and throughput. An object is to provide an exposure apparatus.
