Description
The present invention relates to a power conversion device and a power switching element, and in particular, a power conversion circuit that achieves high power, high efficiency, and small size by connecting multiple low-on-resistance MOSFETs in parallel, the conductor structure, and the like The present invention relates to a power switching element.
However, in a power conversion circuit applied to a conventional power conversion device, when a power conversion device in which a large number of MOSFETs, which are main elements, are connected in parallel to increase power consumption is configured, a free-wheeling diode of each element is caused by nonuniform wiring impedance. Therefore, there is a large variation in the time until reverse recovery is completed. For this reason, the time for performing the reverse recovery operation becomes uneven, and it becomes necessary to delay the turn-on timing of the complementary main element in accordance with the element that requires the longest reverse recovery time. As a result, the dead time for preventing arm short-circuiting has to be set long, and the control performance of the inverter is lowered.
The present invention has been made in consideration of the above-mentioned problems, and in particular, a small-sized power conversion device with high power and high efficiency by connecting a plurality of low on-resistance MOSFETs in parallel, and power for realizing the power conversion device An object is to provide a conversion circuit, the conductor structure, and a power switching element.

Configured to provide reverse voltage by sharing the ring element.
In order to solve the above-described problem, the conductor structure of the power conversion circuit according to the present invention is opposite to the configuration part in which each main circuit switching element is arranged at a position where the wiring inductance with each main circuit switching element becomes equal. A component in which a voltage application circuit is arranged in the vicinity of the main circuit switching element, and a common connection point of a capacitor, a reverse voltage application switching element, a diode, and a positive terminal of the main circuit switching element constituting the reverse voltage generation circuit The reverse voltage generation circuit is located at a position where the positive wiring path from the DC voltage source and the negative wiring path from the common connection point of the negative terminal of the main circuit switching element to the capacitor of the reverse voltage generation circuit are as short as possible. Component in which a capacitor, a reverse voltage application switching element, a diode, and the main circuit switching element are arranged Has the door, characterized by being configured the main circuit switching element is brought into close contact while ensuring the insulation directly connected the positive and negative main circuit DC electrode.
In order to solve the above-described problem, a power switching element according to the present invention is a power switching element that is applied to a power conversion circuit and performs switching of a main circuit. The power switching element is any one of a MOSFET and an IGBT. An auxiliary diode is connected to the positive electrode terminal with the direction toward the positive electrode terminal as the forward direction.
According to the power conversion circuit of the present invention, the charge discharge from the capacitor of the reverse voltage application circuit is equalized and the reverse recovery of the free wheel diode can be completed quickly, effectively reducing the loss caused by the free wheel diode. be able to. In addition, since the MOSFET becomes a pure resistor at the time of turn-on, the conduction loss can be reduced by connecting the MOSFETs in parallel, and the power conversion circuit having higher power, higher efficiency, and smaller size than before, and A power converter can be provided.
According to the conductor structure of the power conversion circuit according to the present invention, the inductance can be reduced apparently, so that the surge overvoltage of the main circuit is suppressed and the DC snubber can be almost eliminated. As a result, it is possible to provide a power conversion circuit and a power conversion device in which the effect of reducing switching loss when a reverse voltage is applied is greatly improved as compared with the conventional case.
According to the power switching element of the present invention, the main circuit structure is simplified and the assist voltage application terminal A can be on the low-voltage side, so that no consideration is given to insulation, and the main circuit configuration can be simplified. Miniaturization of the apparatus can be realized.
Hereinafter, a power conversion circuit and a semiconductor switch according to the present invention will be described with reference to the drawings.
[First Embodiment]
FIG. 1 is a circuit diagram of a
In the
Here,
Both the main
The drain terminal of the main circuit switching element 14 (14u, 14x), that is, the cathode terminal of the reflux diode 17 (17u, 17x), and the source terminal of the main circuit switching element 14 (14u, 14x), that is, the reflux diode 17 (17u, 17x). The reverse
As shown in FIG. 1, the reverse

According to the embodiment of the present invention, it is possible to provide a
[Second Embodiment]
FIG. 2 is a circuit diagram of a
The
In the
Here, the main circuit switching device 36 connected to the positive
In the
According to the embodiment of the present invention, it is possible to provide a
[Third Embodiment]
FIG. 3 is a circuit diagram of a power conversion circuit 1C which is an example of the power conversion circuit according to the third embodiment of the present invention. In addition, the same code | symbol is attached | subjected about the component which is not substantially different from the above-mentioned
The power conversion circuit 1C supplies the reference potential of each
Further, in the reverse
According to the power conversion circuit 1 </ b> C configured as described above, the power conversion circuit 1 </ b> C and the circuit 1 </ b> C are applied by reducing the capacity of the individual insulated power supply and preparing one common relatively large capacity power supply. The power conversion device can be reduced in size and cost.
[Fourth Embodiment]
A

FIG. 5 shows a print pattern of the second layer (electrode layer corresponding to the P electrode) from the
In a power conversion circuit including a multi-parallel circuit of main circuit switching elements, a current sharing and reverse voltage application circuit that flows through the main circuit switching elements are arranged and installed in the vicinity of the main circuit switching element, and a reverse voltage application circuit loop, i.e., reverse The voltage
Therefore, in the
Specifically, as shown in FIG. 4B, in order from the top, the first layer is a layer adjacent to the main
That is, the
As described above, the

Moreover, according to the conductor structure of the power conversion circuit according to the present invention, it is possible to reduce the apparent inductance from the structure in which the P electrode and the N electrode are adjacently installed. Therefore, the surge overvoltage of the main circuit is suppressed, and the DC snubber has a small capacity or no capacity, and the effect of reducing the switching loss when the reverse voltage is applied can be greatly improved.
According to the power switching element of the present invention, the main circuit structure is simplified and the assist voltage application terminal A can be on the low-voltage side, so that no consideration is given to insulation, and the main circuit configuration can be simplified.
