Abstract
Description
In particular, the present invention relates to a magnetic detection element that can reduce head noise and can keep the magnetic characteristics of a hard bias layer stable.
For example, hard bias layers are provided on both sides of the element portion that exhibits the tunnel magnetoresistive effect of the tunnel magnetic sensing element.
The hard bias layer is for applying a bias magnetic field to the free magnetic layer constituting the element portion, and in order to stabilize the magnetic characteristics represented by the coercive force Hc of the hard bias layer, for example, A base layer is provided under the hard bias layer.
However, it has been found by an experiment described later that the coercive force Hc of the hard bias layer is reduced in the case of the base structure described in Patent Document 1.
In addition, it is preferable that the base configuration can reduce head noise as well as the stability of the magnetic characteristics of the hard bias layer. However, in the invention described in each patent document, a base configuration that solves the above-described problem is disclosed. It has not been.
Accordingly, the present invention is to solve the above-described conventional problems, and in particular, to provide a magnetic detection element capable of reducing head noise and keeping the magnetic characteristics of the hard bias layer stable. It is an object.
The magnetic sensing element according to the present invention is located on both sides of the element portion that exhibits the magnetoresistive effect and the track width direction of the element portion, and includes a Ta underlayer, an amorphous blocking layer, an orientation control layer, and a hard bias layer from below. It has the both side parts laminated | stacked in order.
In the present invention, an amorphous blocking layer is provided between the Ta underlayer and the orientation control layer. Thereby, the coercive force Hc of the hard bias layer can be increased. According to the laminated structure of the both side portions in the present invention, head noise can be reduced and the magnetic characteristics of the hard bias layer can be kept stable as compared with the conventional structure.
In the present invention, both end faces in the track width direction of the element portion are formed with inclined surfaces in which the width dimension in the track width direction of the element portion gradually decreases from below to above, and the amorphous blocking layer is , Extending from the flat surface of the Ta underlayer extending on both sides in the track width direction of the element portion to above the inclined surface of the element portion together with the Ta underlayer, the orientation control layer, and the hard bias layer. Preferably it is formed.
If the hard bias layer is formed in a tapered shape above the inclined surface of the element portion, it is difficult to stabilize the magnetic characteristics of the hard bias layer compared to a flat region extending on both sides of the element portion. Conceivable. On the other hand, since the upper region of the inclined surface of the element portion is a portion close to the element portion, it is desirable to keep the magnetic characteristics of the hard bias layer formed in the upper region as good as possible. Accordingly, as in the present invention, the amorphous blocking layer is formed so as to extend above the inclined surfaces on both sides of the element portion through the Ta underlayer, thereby tapering hard bias located in the upper region of the inclined surface. It is possible to keep the magnetic properties of the layer good.
In the present invention, the amorphous blocking layer is preferably formed of at least one of Al 2 O 3 , SiO 2 , TaO, CoZrNb, and CoFeB. In particular, the amorphous blocking layer is more preferably formed of Al 2 O 3 . Thereby, the coercive force Hc of the hard bias layer can be effectively increased.
In the present invention, the orientation control layer is preferably formed of at least one of CrTi, Cr, CrW, and TiW. In particular, the orientation control layer is more preferably formed of CrTi.
また本発明では、前記ハードバイアス層は、CoPt、あるいはCoPtX(ただしXは、Cr、Pdのうち少なくともいずれか1種)により形成されることが好ましい。 In the present invention, it is preferable that the hard bias layer is made of CoPt or CoPtX (where X is at least one of Cr and Pd).
In the present invention, it is preferable that an average film thickness of the amorphous blocking layer is in a range of 5 to 15 mm on a flat region extending on both sides of the element portion in the track width direction. Thereby, it is possible to effectively increase the coercive force Hc of the hard bias layer as compared with the conventional example in which the amorphous blocking layer is not provided.
According to the magnetic detection element of the present invention, it is possible to reduce the head noise and keep the magnetic characteristics of the hard bias layer stable compared to the conventional case.
FIG. 1 is a cross-sectional view of a thin film magnetic head provided with a tunnel type magnetic sensing element (tunnel type magnetoresistive effect element) of the present embodiment, cut from a plane parallel to a surface facing a recording medium.
The tunnel-type magnetic detection element is provided at the trailing end of a floating slider provided in a hard disk device, and detects a recording magnetic field of a hard disk or the like based on the tunnel-type magnetoresistance effect (TMR effect). is there. In the figure, the X direction is the track width direction, the Y direction is the direction of the leakage magnetic field from the magnetic recording medium (height direction), the Z direction is the moving direction of the magnetic recording medium such as a hard disk and the tunnel type magnetic detection.

The lowest layer of the element portion T1 is a seed layer 1. The seed layer 1 is made of NiFeCr or Cr. When the seed layer 1 is formed of NiFeCr, the seed layer 1 has a face-centered cubic (fcc) structure, and an equivalent crystal plane represented as a {111} plane is preferentially oriented in a direction parallel to the film surface. It will be what. In addition, when the seed layer 1 is formed of Cr, the seed layer 1 has a body-centered cubic (bcc) structure, and an equivalent crystal plane expressed as a {110} plane in a direction parallel to the film plane has priority. It will be oriented. Note that an underlayer formed of a nonmagnetic material such as one or more elements of Ta, Hf, Nb, Zr, Ti, Mo, and W may be provided under the seed layer 1. Good.
The
These α-Mn alloys using platinum group elements have excellent properties as antiferromagnetic materials, such as excellent corrosion resistance, high blocking temperature, and an increased exchange coupling magnetic field (Hex).
The

In FIG. 1, the pinned

As described above, the element portion T1 that exhibits the tunnel magnetoresistive effect (TMR effect) is formed on the
As shown in FIG. 1, an insulating
As shown in FIG. 1, on the insulating
The both
The
The
As shown in FIG. 1, the
As shown in FIG. 1, above the
As shown in FIG. 1, a
In the embodiment shown in FIG. 1, the
The free
When the magnetization of the free
Utilizing this principle, the magnetization of the free
The characteristic part of the tunnel type magnetic sensing element of this embodiment will be described. As shown in FIG. 1, an
As shown in the experiment described later, in the conventional configuration in which the
In the present embodiment, the
Further, when the
As shown in FIG. 1, the
In the above description, it has been described that the
CPP(current perpendicular to the plane)−GMR(巨大磁気抵抗効果)素子にも図1の形態を適用可能である。
In the embodiment shown in FIG. 1, the tunnel type magnetic sensing element is used. However, like the tunnel type magnetic sensing element, a CPP (current perpendicular to the plane) -GMR that allows a current to flow in a direction perpendicular to the film surface is used. (Giant magnetoresistive effect) The embodiment shown in FIG. 1 can also be applied to the element. In the GMR element, the insulating
On the other hand, in a CIP (current in the plane) -GMR element in which a current flows from the X direction in the figure, for example, the
The average thickness of the
In the present embodiment, the
また前記ハードバイアス層27は、CoPt、あるいはCoPtX(ただしXは、Cr、Pdのうち少なくともいずれか1種)により形成されることが好ましい。
The
As described above, in this embodiment, the coercive force Hc of the
A method for manufacturing the tunneling magnetic sensing element of this embodiment will be described. 2 to 4 are partial cross-sectional views of the tunnel-type magnetic sensing element cut from the same plane as that in FIG. 1 during the manufacturing process.
In the process shown in FIG. 2, the seed layer 1, the
Next, as shown in FIG. 2, a lift-off resist
The element portion T1 is etched along the dotted line shown in FIG. Therefore, both end surfaces of the remaining element portion T1 in the track width direction (X direction in the drawing) are formed with
Next, as shown in FIG. 3, from the bottom from the
Next, in the step shown in FIG. 4, an
In the present embodiment, the
Subsequently, as shown in FIG. 4, an

The CPP-GMR element is manufactured according to the manufacturing method shown in FIGS. The CIP-GMR element is also manufactured in accordance with the manufacturing method shown in FIGS. 2 to 4. However, in the steps of FIGS. 3 and 4, the insulating
The magnetic detection element of this embodiment can be used as an MRAM (magnetic resistance memory) or a magnetic sensor in addition to the use as a magnetic head built in a hard disk device.
表面に1000Å膜厚のAl2O3層が設けられた基板上に、下からTa(15Å,15°)/アモルファス遮断層25:Al2O3(xÅ,40°)/配向制御層26:CrTi(yÅ,25°)/ハードバイアス層27:CoPt(200Å,25°)/Ta(50Å,20°)の順に積層した。 On a substrate the Al 2 O 3 layer of 1000Å thickness was formed on the surface, Ta from the bottom (15Å, 15 °) / amorphous barrier layer 25: Al 2 O 3 (xÅ , 40 °) / orientation control layer 26: CrTi (yÅ, 25 °) / hard bias layer 27: CoPt (200Å, 25 °) / Ta (50Å, 20 °) were laminated in this order.
A numerical value in の shown in parentheses indicates an average film thickness, and an angle indicates a film forming angle (inclination from a direction perpendicular to the substrate surface) by an ion beam sputtering method.
In the experiment, the average film thicknesses (xÅ, yÅ) of the
The experimental results are shown in Table 1 below.
5 is an experimental result of the sheet resistance value (average value) of each sample shown in Table 1, FIG. 6 is an experimental result of the coercive force Hc of each sample shown in Table 1, and FIG. 7 is each sample shown in Table 1. FIG. 8 shows the experimental results of Mr · t of each sample shown in Table 1.
Note Table 1 and, as shown in FIG. 6, as compared with the conventional example does not form the
As shown in FIGS. 7 and 8, it was found that the squareness ratio S and Ms · t of the hard bias layer do not change so much due to the film thickness variation of the amorphous blocking layer (Al 2 O 3 ).
Further, as shown in FIGS. 5 to 8, even if the average film thickness of the orientation control layer (CrTi) is changed, the coercive force Hc is slightly changed, but the film thickness of the
