合成条件はメタン流量比(メタン流量/水素流量)5%、圧力1.2×10-4Paとし
た。
合成時間は、全て30時間で多結晶ダイヤモンド膜の膜厚は45μmとした。
次に、ダイヤモンド基板の主面部を機械研磨によって平坦化かつ鏡面加工[図5(b)]を行ったところ、図6のように、単結晶ダイヤモンド種基板8の脱落率は、テーパー角90°では50%、テーパー角80°から85°まで20%、テーパー角10°から75°までは0%、テーパー角5°では20%であった。
これにより、単結晶ダイヤモンド種基板が脱落しないようにテーパー角を施すことが有効であり、テーパー角の範囲を広く自由に選択することができる。
次に、板厚が200μmの単結晶ダイヤモンド種基板を用いて、i)テーパー角50°で多結晶ダイヤモンド膜の膜厚を45μmとしたときと、ii)テーパー角無しで多結晶ダイヤモンド膜の膜厚を単結晶ダイヤモンド種基板と同じ板厚の200μmとしたとき(比較例)の、それぞれの合成時間と研磨時間の違いを以下の表に載せた。

Next, using a single crystal diamond seed substrate having a plate thickness of 200 μm, i) when the film thickness of the polycrystalline diamond film is 45 μm with a taper angle of 50 °, and ii) the film of the polycrystalline diamond film without the taper angle When the thickness is 200 μm, which is the same thickness as that of the single crystal diamond seed substrate (Comparative Example), the difference in each synthesis time and polishing time is listed in the following table.
次に用意した面方位(100)の単結晶ダイヤモンド種基板11は、気相合成法で製造されたIIa型ダイヤモンドで、サイズは直径5mm、厚さは、10μmから590μmまで10μm間隔で59種類の厚さの異なるものとした(図7)。
また、単結晶ダイヤモンド種基板11の各板厚において、10μmから200μmまではテーパー角を5°から90°まで5°間隔で18種類、板厚が210μmから400μmまではテーパー角を10°から90°まで5°間隔で17種類、板厚が410μmから590μmまではテーパー角を15°から90°まで5°間隔で16種類準備した。
上記板厚毎に各テーパー角ずつの基板を用意した。
シリコン基板12の主面部には単結晶ダイヤモンド種基板11を1枚のみ配置し、全部で1004種類のダイヤモンド基板を用意した。
シリコン基板は直径4インチ、厚さ500μm、面方位は(100)のものを用意した
。
シリコン基板12と単結晶ダイヤモンド種基板11を接合するダイヤモンド層13の形成方法は、マイクロ波プラズマCVD法を用いて、(111)配向膜を成膜した。

単結晶ダイヤモンド種基板の板厚が40μm以上の場合は、合成時間3.2時間で膜厚40μmとした。
ダイヤモンド基板主面部を機械研磨加工によって平坦化し、全面鏡面仕上げにした。
このとき、単結晶ダイヤモンド種基板が研磨中に脱落した割合を、テーパー角と単結晶ダイヤモンド種基板の板厚との関係を図8に示した。
図8に示す如く、テーパー角が小さいほど単結晶ダイヤモンド種基板の脱落する割合が小さくなることが分かった。
これにより、単結晶ダイヤモンド種基板の板厚に対して、ダイヤモンド層の膜厚が薄い場合であっても、単結晶ダイヤモンド種基板に施されたテーパー角の効果により、研磨によって脱落することなくダイヤモンド基板を平坦かつ鏡面に仕上げることができる。また、テーパー角と単結晶ダイヤモンド種基板の板厚の選択範囲を広く選ぶこともできる。

The relationship between the taper angle and the thickness of the single crystal diamond seed substrate is shown in FIG.
As shown in FIG. 8, it was found that the smaller the taper angle, the smaller the rate of dropping of the single crystal diamond seed substrate.
As a result, even if the thickness of the diamond layer is smaller than the thickness of the single crystal diamond seed substrate, the diamond does not fall off due to the taper angle effect applied to the single crystal diamond seed substrate. The substrate can be finished flat and mirror surface. Moreover, the selection range of the taper angle and the thickness of the single crystal diamond seed substrate can be selected widely.
