Abstract
Description
The present invention relates to a stage apparatus that holds and moves a substrate, an exposure apparatus that uses the stage apparatus, and a device manufacturing method that uses the exposure apparatus.
2. Description of the Related Art Conventionally, a stage apparatus using Lorentz force, for example, has been widely used for semiconductor exposure apparatuses, precision measuring machines, precision processing machines, and the like because high positioning accuracy of a moving body is required.
Conventional stage devices that generate Lorentz force generally use a linear motor configuration.
A linear motor used in a semiconductor exposure apparatus or the like moves on a linear motor stator using a permanent magnet, for example, a linear motor movable element using an electric element as a moving body holding a substrate in one axial direction by Lorentz force. .
However, even if the moving body holding the substrate is moved to an accurate position, if the substrate holding state is not accurate, it is difficult to position the substrate with high accuracy. Is extremely important.
In the reticle 61 which is the original of the exposure pattern, the reticle clamp pad 63A of the reticle holding means 63 serves as a vacuum pad, and is clamped to the reticle stage 62 by vacuum suction.
In the exposure process using the reticle 61, the pattern on the reticle 61 is reduced and projected onto the wafer 65 made of a silicon substrate through the reduction projection lens 64 with the slit exposure light 61A at the movement position of the reticle 61.
The wafer 65 is moved by the movement of the wafer stage 66 synchronized with the movement of the reticle 61, and scan exposure is performed at that position.
Furthermore, for example, Japanese Unexamined Patent Application Publication No. 2006-41302 (Patent Document 1) proposes an exposure apparatus having a reticle elastic chuck that is in contact with a reticle at different positions with respect to the reticle holding surface and is supported so as to be relatively displaceable. ing.
In the conventional example shown in FIGS. 8 and 9, when holding the reticle 61 by vacuum suction, since the holding area is large, the holding force is large. However, the reticle 61 is easily influenced by the holding surface shape, reticle stage shape, and reticle shape.
That is, when there is a variation in these shapes, there are portions that are over-constrained for both the reticle 61 and the reticle stage 62 when held, so that they are restrained while maintaining their elastically deformed state.
In addition, a difference in holding force between the holding means and a difference in the holding means contact surface may increase.
If acceleration / deceleration of the reticle stage 62 is repeated in this state, the elastic energy stored when the inertial force is held is released by overcoming the frictional force, and an irreversible relative displacement occurs between the reticle 61 and the reticle stage 62. There is a fear.
Since this is a phenomenon accompanied by frictional force, it is extremely difficult to predict the amount of relative positional deviation, and depending on how the holding force varies, there are places that do not deviate from those that deviate, which adversely affects the exposure result. Fear of fear.
Therefore, an object of the present invention is to provide a stage apparatus that prevents a relative positional shift between the stage and the substrate during scanning of the stage.
A stage apparatus according to the present invention for solving the above-described problems includes a stage that holds and moves a substrate, and a straight line that passes through the center of gravity of the substrate parallel to the first drive direction of the stage. A first holding device and a second holding device that hold the substrate, the first holding when the stage moves in the first driving direction. The substrate is held and moved by an apparatus, and the substrate is held and moved by the second holding device when the stage is moved in a second driving direction opposite to the first driving direction. Features.
According to the stage apparatus of the present invention, the substrate is held and moved by the first holding device when the stage moves in the first driving direction, and the second is moved when the stage moves in the second driving direction. The substrate is held and moved by the holding device.
For this reason, since one point is held at the time of movement, there is no occurrence of an over-constrained part for both the
That is, there is no difference in contact surface during holding, and even if the acceleration / deceleration of the stage is repeated, there is no possibility of irreversible relative displacement between the substrate and the stage.
Further, even if the substrate is thermally expanded due to accumulation of stage driving heat or other heat, since the thermal stress is not generated because it is a one-point constraint of the first or second holding device, the substrate or the like has a constraint point. Reversible deformation corresponding to the amount of heat is shown at the center.

Furthermore, the stage apparatus according to the present invention provides the first holding until the holding by the second holding device is completed at the timing when the moving speed of the stage becomes zero when the stage changes the first and second driving directions. Do not release the device.
Alternatively, by not releasing the holding by the second holding device until the holding by the first holding device is completed, a relative positional shift between the stage and the substrate does not occur.
As a result, the stage apparatus of the present invention minimizes the change time of the holding position of the

A more specific configuration of the above stage apparatus of the present invention will be described with reference to FIG. FIG. 5A is an explanatory diagram illustrating a more specific configuration of the stage apparatus according to the first embodiment of the present invention.
Here, the reticle holding means 7 is configured as a + Y direction Z drive vacuum suction holding means 7A and a −Y direction Z drive vacuum suction holding means 7B which can be driven in the Z direction. Hereinafter, both are referred to as vacuum suction holding means 7A and 7B.
As shown in FIG. 5 (a), the vacuum suction holding means 7A, 7B pass through the center of gravity of the

At that time, the vacuum suction holding means 7B stops suctioning in a state where it is retracted to the non-suction position in the opposite direction to the Z direction.
When the stage switches the driving
At the same time as the vacuum suction holding means 7B completes the suction, the vacuum suction holding means 7A releases the suction and retreats to the non-suction position.
However, the vacuum suction holding means 7A and 7B and the self-weight and vibration compensation mechanism reduce the area of the holding region of the

For this reason, it is better to provide the vacuum suction holding means 7A or 7B at a point on the driving
Further, when the moving
However, regarding this point, the current holding of the vacuum suction holding means 7A or 7B is maintained until the holding at the holding position of the next vacuum suction holding means 7A or 7B is completed within a minute time before and after the stage speed becomes zero. This can be prevented.
In the first embodiment, the case where the stage apparatus of the present invention is applied to the reticle stage 2 has been described. However, the stage apparatus may be applied to the wafer stage 4.
As described above, in the first embodiment of the present invention, the vacuum suction is held at the position on the stage corresponding to the positions of the two points near the outer periphery of the
For this reason, it is possible to reduce the influence of the holding accuracy when holding the reticle 61 by vacuum suction from the surface shape of the holding means, the reticle stage shape, the reticle shape, and the like.
That is, since one point is held during movement, there is no occurrence of an over-constrained part for both the
For this reason, in the first embodiment, there is no difference in the contact surface of the holding means, and the possibility of irreversible relative displacement between the
Therefore, in the first embodiment, the above configuration can prevent relative displacement between the moving
Further, even if the
For this reason, even if reversible deformation occurs, the exposure light magnification correction according to the amount of heat stored in the
Also, since relative deformation such as heat storage of the stage can be allowed, it is possible to design a lighter stage without deteriorating the alignment accuracy, and it is possible to reduce the energy required for driving the stage and to increase the acceleration of the stage. .
Furthermore, in the conventional holding mechanism with a large holding area, the surface accuracy of each holding surface is strictly required. However, the processing cost is reduced by reducing the holding area by using the vacuum suction holding means 7A or 7B. It becomes possible to do.
