次に、半導体からなる保持基板21を、直接的ウェハボンディングの方法により、窒化物半導体層22の表面に接合する。保持基板21としてZnO基板を用いる場合の手順については、非特許文献1を参照することができる。即ち、ZnO基板としては、ハイドロサーマル法で製造された、膜厚500μm、電気抵抗約0.2Ω・cm、表面の5×5μm2の領域をAFM(原子間力顕微鏡)で測定したときのrms粗さが0.75nm以下であるものを好ましく用いることができる。ZnO基板は、アセトンおよびイソプロピルアルコールで洗浄し、脱イオン水でリンスした後、乾燥させる。LEDウェハは、アセトンおよびイソプロピルアルコールで洗浄し、HCl溶液に1分間浸漬したうえ、脱イオン水でリンスし、乾燥させる。洗浄処理の後、直ぐに、クリーンルーム内でLEDウェハとZnO基板を重ね合わせ、一軸方向に2MPaの圧力を印加させた状態で、窒素ガス雰囲気中、600℃、1時間の熱処理を施す。このようにして、LEDウェハの窒化物半導体層にZnO基板を接合させることができる。

上記実施形態1または実施形態2において、エピタキシャル成長による窒化物半導体層の形成に用いる成長用基板として、SiC基板、GaN基板、ZnO基板などの、半導体からなる透光性基板を用いることができる。このような成長用基板は、最終製品である窒化物LEDの構造から、必ずしも、完全に除去しなくてもよい。すなわち、このような成長用基板は、その一部または全部を、窒化物半導体層の上面に接合された透光性半導体層として、素子中に残してよい。このように、成長用基板の一部または全部を透光性半導体層として残す実施形態では、パッド電極を、n型窒化物半導体層に形成する代わりに、該透光性半導体層の表面に形成してもよい。この実施形態における特に好ましい成長用基板は、窒化物半導体層の屈折率と同程度の屈折率を有する基板(例えば、GaN基板、AlGaN基板などの窒化物半導体基板)、あるいは、窒化物半導体層よりも高い屈折率を有する基板(例えば、SiC基板)である。なぜなら、このような成長用基板に由来する透光性半導体層には、光を窒化物半導体層に閉じ込める作用がない、もしくは、かかる作用があったとしても弱いからである。この実施形態において、好ましくは、該透光性半導体層の表面から光が素子外部に出射し易くなるように、透光性半導体層の表面を凹凸状に加工する。特に好ましくは、透光性半導体層の表面に、窒化物半導体層から遠ざかるにつれ断面積(窒化物半導体層の膜厚方向に直交する平面で切ったときの断面積)が減少する、錐体(円錐、角錐)状または錘台(円錐台、角錐台)状の突起が形成されるように加工する。あるいは、透光性半導体層の表面が、錐体状、錘台状またはドーム状となるように加工する。錐体状または錘台状の突起を形成する場合の突起の高さは、0.1μm以上とすることが好ましい。この突起の高さに上限はなく、10μm以上としてもよいし、50μm以上としてもよいし、100μm以上としてもよい。現実的には、突起の高さの上限は、残存させる成長用基板(研磨により膜厚を低減させてもよい)の膜厚により制限される。特に好ましい例として、高さ0.1μm〜1μmの錐体状または錘台状の突起を密に形成する実施形態が挙げられる。このように突起を形成するための加工方法はよく知られており、例えば、サブミクロンサイズの金属微粒子やポリマー微粒子を加工すべき表面上にランダムに堆積し、この微粒子をマスクとして、マスク自体もエッチングされる条件にてドライエッチングを行えばよい。より詳しくは、特許文献3、特許文献4、非特許文献2などを参照すればよい。透光性半導体層の表面に、大型の錐体状または錘台状突起を形成する方法としては、断面V字型のブレードを用いて、該表面に断面V字型の溝を加工する方法が例示される他、エッチング加工による成形方法も好ましく用いることができる。特許文献5、特許文献6などを参照してもよい。透光性半導体層の表面をドーム状に加工する方法については、特許文献7、特許文献8などを参照すればよい。ZnO基板の表面には、塩酸をエッチャントに用いた異方性エッチングによって、錐体状または錘台状の凸部を形成することができる(非特許文献1)。
