Abstract
Description
The present invention relates to a resin sealing molding method and molding apparatus for an electronic component in which an electronic component such as an IC mounted on a substrate is sealed with a resin material.
Conventionally, a mold laminate in which upper and lower molds (mold structural units) are stacked in the vertical direction in the required number of units, and an externally provided side-by-side position at the above-described mold structural unit Each mold structural unit in which the required number of electronic components mounted on the substrate is provided in the molding apparatus using a resin sealing molding apparatus for electronic parts having a pot type resin injection mechanism (horizontal pot and plunger). In each of the (upper and lower molds), sealing molding with a resin material is performed separately.
That is, first, in each of the above-described mold structural units (both upper and lower molds), a substrate (one sheet) on which a required number of electronic components are mounted at predetermined positions of the lower mold is separately supplied and set. Clamp the upper and lower molds.
At this time, in each of the mold structural units described above, the required number of electronic components can be fitted together in one resin molding cavity provided in the upper mold.
Next, the resin injecting mechanism is advanced and joined to the side surface position of the mold laminate (mold structure unit), and the resin melted by heating in the pot in each mold structure unit. By pressurizing the material separately with the plunger described above, the resin is injected into the cavity of the upper mold through the resin passage (mold gate) into the cavity provided in the open state on the mold surface of the upper mold. The molten resin is injected and filled.
After the time required for curing has elapsed, the above-described resin injection mechanism is retracted to be separated from the side surface position of the above-described mold laminate, and the above-described upper and lower molds are opened in each of the above-described mold structural units. As a result, the required number of electronic components mounted on the substrate are collectively sealed and molded in the package (resin molded body) corresponding to the shape of the cavity in the upper mold cavity. A product can be obtained (see the
As shown in FIG. 8A, the
Further, at least the gate resin 81 hardened in the mold gate is adhered to the surface of the substrate.
Next, when the upper and lower molds are opened, the
At this time, at least the gate resin 81 cured in the above-described mold gate is protruded by a release ejector pin provided at the above-described upper mold gate position to obtain the above-described molded
Therefore, next, as shown in FIG. 8A, in the
For example, by rotating and removing the gate resin 81 described above, a sealed substrate [see the sealed
Thereafter, individual packages are obtained from the above-mentioned sealed
In addition, the resin sealing molding apparatus for electronic components that employs the above-described external pot method and mold laminate (mold for resin sealing molding of electronic components) is a multi-layer method (so-called multilayer method). ) Or the PM (Pure Malt) method.
However, in the case of gate-breaking the molded
For example, as shown in FIG. 8 (3), during the above-described gate break, the above-described
Therefore, in order to efficiently remove the above-described gate resin 81 from the above-described
However, when the above-described gold plating is processed, the above-described gold plating process is partially performed, resulting in a cost increase (increase in manufacturing cost), and the above-described gold plating process does not necessarily result in the above-described adhesion gate. The resin 81 cannot be removed efficiently (and reliably).
Further, since the gold plating process described above is partially performed, the gold plating process is thickened and the thickness of the substrate is not uniform and is not uniform. Sometimes, a gap is easily generated between the mold surface of the upper mold and the surface of the substrate, so that the resin enters the gap and the resin beam tends to adhere to the substrate. There is.
Therefore, when the electronic component mounted on the substrate is resin-sealed and molded using the electronic component resin-sealed molding apparatus employing the external pot method described above, the gate resin 81 is efficiently removed from the
Note that the above-described gate resin 81 cannot be efficiently removed from the
That is, in the mold (both upper and lower molds) adopting the above-described internal pot method, the resin material heated and melted in the vertical pot having an opening on the lower mold surface is transferred by a resin pressurizing plunger. By pressurizing, the above-mentioned upper mold cavity is injected and filled through a resin passage (mold gate) to form a molded
Accordingly, in order to remove the gate resin 86 (unnecessary cured resin) and the unnecessary cured resin 87 cured in the pot or the like in the
However, in the above-described
Therefore, when the above-described electronic component resin sealing molding apparatus employing the internal pot method is used for resin sealing molding of the electronic component mounted on the substrate, the
In addition, as described above, in the resin-sealing molding apparatus for electronic parts adopting the above-described external pot method (multi-layer molding apparatus in which the above-described mold structure units are laminated in a required number of units), for example, the above-described gold The gate resin 81 cured in the mold gate was protruded by a release ejector pin [see FIG. 8 (1)].
This is because when the
Therefore, in the resin-sealing molding apparatus (external pot method) for an electronic component having a mold laminate in which the mold structural units are laminated, the above-described ejector pin is provided for each mold structural unit because of the multilayer method. The structure to provide is needed.
For this reason, since the space (ejector pin installation space part) which provides the above-mentioned ejector pin in the above-mentioned shaping | molding apparatus is needed, the above-mentioned shaping | molding apparatus is large.
However, in recent years, the installation place of the factory where the above-described molding apparatus is installed is becoming narrower, and there is a problem that the molding apparatus must be downsized efficiently.
Therefore, in order to efficiently reduce the size of the multilayer molding apparatus described above, a configuration in which the above-described ejector pin for the gate resin is not used has been studied.

That is, first, the above-described electronic component is fitted into the above-described upper mold cavity by supplying and setting a substrate on which the electronic component is mounted at a predetermined position of the above-described lower mold and closing the above-described upper and lower mold surfaces. At the same time, the resin injection mechanism (pot) supplied with the resin tablet is advanced and joined to the side surface position of the mold structural unit (upper mold).
Next, the resin material heated and melted in the above-mentioned pot in the above-mentioned cavity is pressurized with the above-mentioned plunger, so that the resin material heat-melted in the above-mentioned pot is formed in the above-described conical through hole. By injecting and filling into the above-described cavity through (sprue), the electronic component mounted on the above-described substrate in the above-described cavity can be sealed and formed in a package corresponding to the shape of the above-described cavity.
After the time required for curing has elapsed, the resin injection mechanism (pot) is retracted and separated from the mold structural unit, whereby the gate resin in the through hole is extracted from the through hole. By removing, the gate resin of the through hole and the package can be cut at the connection portion of the gate resin.
