本実施形態に係る窒化物LEDは、従来より知られている窒化物LEDの製造方法を用いて製造することができる。図1に示す窒化物LED10を例にすると、まず、サファイアなどからなる基板11上に、MOVPE法(有機金属化合物気相成長法)、HVPE法(ハイドライド気相成長法)、MBE法(分子ビームエピタキシー法)などの気相成長法を用いて、負コンタクト層13、発光層14、正コンタクト層15を順次形成し、積層する。基板11はサファイア基板に限定されず、窒化物半導体結晶のエピタキシャル成長に適した公知の基板を任意に用いることができる。窒化物半導体と格子整合しない基板を用いる場合には、基板11と負コンタクト層13との間に、バッファ層12を設ける。好ましくは、窒化物半導体からなる低温バッファ層と高温バッファ層を併用する。n型窒化物半導体で形成する負コンタクト層13は、アンドープで形成してもよいが、好ましくは、Si、Ge(ゲルマニウム)などのn型不純物を添加して、キャリア濃度を高くする。負コンタクト層13と発光層14との間にはn型クラッド層を設けてもよく、また、発光層14と正コンタクト層15との間にはp型クラッド層を設けてもよい。ダブルヘテロ構造が構成されるよう、発光層を挟む層のバンドギャップを、発光層のバンドギャップよりも大きくするすることが好ましい。発光層14は量子井戸構造、特に、多重量子井戸構造とすることが好ましい。正コンタクト層15は、Mgを添加したp型窒化物半導体とすることが好ましい。変形態様として、発光層の上または下にトンネル接合を設ける場合には、正コンタクト層をn型窒化物半導体で形成する。

窒化物半導体層の形成を行った後、反応性イオンエッチング法を用いて、正コンタクト層15の表面側から正コンタクト層15および発光層14の一部を除去することにより、負電極E11を形成すべき負コンタクト層13の表面を露出させる。このときエッチングしないで残した部分が、発光構造体L10となる。露出した負コンタクト層13の表面上への負電極E11の形成および、正コンタクト層15上への正電極E12の形成は、使用する電極材料に応じて、蒸着、スパッタリング等の方法を適宜用いて行う。電極のパターニングは、公知のリフトオフ法により行うことができる。正電極E12を構成する全面電極E12aおよび正の接点電極E12bの材料や膜厚については、公知技術を参照することができる。正の接点電極は、図6に示す窒化物LED60の例のように、ボンディングの際に主として用いる本体部E62b−1と、該本体部から伸びた電流拡散部E62b−2とを有する構成としてもよい。フリップチップ実装用のLEDでは、全面電極E12aを光反射性を有する金属膜で形成することが好ましく、また、その全面電極に接点電極を兼用させることができる。電極形成が完了したら、正負の接点電極の表面を除く、ウェハの表面を、誘電体材料からなる絶縁保護膜で被覆し、最後に、スクライバー、ダイサーなどを用いてウェハを切断し、チップ状にする。

本実施形態2においても、負電極をオーミック電極と接点電極とに分けて構成し、接点電極から負コンタクト層には直接電流が流れないようにすること、ならびに、オーミック電極を負コンタクト層上の縁部に沿って形成することについては、前記実施形態1と同様である。本実施形態2が前記実施形態1と異なるのは、接点電極から負コンタクト層に直接電流が流れないようにするために、接点電極を負コンタクト層に接しないように形成するところである。つまり、本実施形態2に係る窒化物LEDでは、負コンタクト層への電流注入をオーミック電極を通してのみ行う。

図7は本実施形態2に係る窒化物LEDの構造を示す図で、図7(a)は上面図であり、図7(b)は図7(a)のX−Y線の位置における断面図である。この図に示す窒化物LED70は、基板71の上に、バッファ層72を介して、n型窒化物半導体からなる負コンタクト層73を有している。負コンタクト層73上には、負電極E71と、窒化物半導体からなる層状の発光構造体L70とが、それぞれ異なる領域に形成されている。負電極E71は、オーミック電極E71aと、該オーミック電極E71aに接して形成された負の接点電極E71bと、から構成されている。これらの間には電気的な接続が形成されている。発光構造体L70は、負コンタクト層73側から順に、InGaNなどからなる発光層74と、MgドープGaNなどからなるp型の正コンタクト層75を有している。正コンタクト層75上には、正電極E72が形成されている。正電極E72は、正コンタクト層75上の略全面を覆う、ITO(インジウム錫酸化物)などからなる透光性の全面電極E72aと、その上の一部に形成された、Auなどからなる正の接点電極E72bとから構成されている。

図7(a)では図示を省略しているが、窒化物LED70では、図7(b)に示すように、素子の上面側が、負の接点電極E71bと正の接点電極E72bを除いて、絶縁保護膜として形成された誘電体膜Dに覆われているとともに、オーミック電極E71aと負の接点電極E71bとの接触および、全面電極E72aと正の接点電極E72bとの接触が、いずれも誘電体膜Dに設けられた開口部を通して達成されている。特徴的なのは、負の接点電極E71bがオーミック電極E71aとは接触しているが、負の接点電極E71bと負コンタクト層73との接触は、誘電体膜Dによって妨げられているところである。従って、この窒化物LED70では、負の接点電極E71bから負コンタクト層73には直接電流が流れない。そして、図7(a)に示すように、オーミック電極E71aが、正方形状の負コンタクト層73の一辺に沿って、帯状に形成されているので、オーミック電極E71aから負コンタクト層73に注入される電流が、特定の方向に集中することが防止される。そのために、発光層74における発光強度の均一性が高くなり、また、素子の寿命や信頼性が改善される。

該発光構造体は、発光層を含むとともに最上部に正コンタクト層を有し、
該正コンタクト層上に正電極が形成されている、窒化物半導体発光ダイオード素子において、
負電極が、オーミック電極と、該オーミック電極と電気的に接続された接点電極とからなり、
該接点電極は、当該接点電極から前記負コンタクト層に直接電流が流れないように形成されており、
