前記軌道41,42をもつ散乱イオンは、それぞれ、アパーチャ16の開口周縁部16aにおけるテーパー面36,38をかすめるようにしながら開口30を通過してイオン検出器18に到達する。これらの軌道41,42をもつ散乱イオンは、前記領域52,54を通過し、かつ比較的散乱角θが小さいものであり、測定対象として取り込むべきものであるが、仮に前記アパーチャ16の開口周縁部にテーパー面36,38が形成されていなかった場合、すなわち、図2に二点鎖線16iで示されるように前記アパーチャ16の開口周縁部16aの肉厚が均一であった場合には、当該アパーチャ16の開口周縁部に当たるためにイオン検出器18への到達が許容されない。換言すれば、前記軌道41,42をもつ散乱イオンは、前記テーパー面36,38の設定によりはじめて通過が許容されるといえる。

このような軌道41,42をもつ散乱イオンの通過を許容する手段として、前記テーパー面36,38をもつ開口周縁部16aすなわち図2に示される網目部分を除去して開口30の径を拡大することが考えられる。しかし、このような開口30の拡径は、本来測定対象として除外すべき軌道45,46をもつ散乱イオンの通過を許容してしまう。すなわち、これらの軌道45,46は、前記領域51,52からさらに外側へ外れる軌道であって、しかも前記軌道41,42よりも散乱角が大きい軌道であり、イオン検出器18の検出対象として好ましくない散乱イオンの軌道であるが、当該散乱イオンは、前記網目で示される開口周縁部16aがなければ開口30を通過してイオン検出器18に到達してしまう。これに対し、前記開口周縁部16aが存在すれば、当該開口周縁部16aに前記散乱イオンが当たるためにその検出が阻止される。

すなわち、前記テーパー面36,38をもつ開口周縁部16aは、好ましい軌道41,42をもつ散乱イオンを取り込み、かつ、好ましくない軌道45,46をもつ散乱イオンを排除する選別機能を有している。従って、前記テーパー面36,38のテーパー角は、選択すべき散乱イオン及び排除すべき散乱イオンの散乱角の考慮に基づいて適宜設定されればよい。

このような軌道43,44をもつ散乱イオンについても、その通過を許容する手段として、前記テーパー面32t,34tをもつ端部32a,34aすなわち図2に示される網目部分を除去してアパーチャ16の開口と両イオン規制部材32,34との間隔を拡大することが考えられる。しかし、このような間隔の拡大は、本来測定対象として除外すべき軌道47,48をもつ散乱イオンの通過を許容してしまう。すなわち、これらの軌道47,48は、前記領域51,52からさらに外側に外れる軌道であって、イオン検出器18の検出対象からは除外すべき散乱イオンの軌道であるが、前記網目で示されるイオン規制部材32,34の端部32a,34aがなければ、前記軌道をもつ散乱イオンは両イオン規制部材32,34間及び前記開口30を通過してイオン検出器18に到達してしまう。しかし、前記端部32a,34aが存在すれば、当該端部32a,34aにそれぞれ前記軌道47,48をもつ散乱イオンが当たるために当該散乱イオンの検出が阻止される。

内部に前記イオンビームが照射されるとともに、このイオンビームが当たる位置に前記試料がセットされる真空容器と、
この真空容器内に前記イオンビームの入射方向と平行な方向の磁場を形成するための磁場形成手段と、
前記磁場が形成された前記真空容器内で前記試料から散乱するイオンを検出するイオン検出器と、
このイオン検出器と前記試料との間の位置に設けられ、前記イオン検出器側から前記試料側に入射される前記イオンビームの通過を許容する開口を有するアパーチャとを備え、
