Abstract
Description
The present invention relates to a semiconductor light emitting device.
In recent years, technologies using light have been widespread in various fields, and semiconductor light emitting devices such as GaN-based blue LED chips are used as devices that emit light.
Among these semiconductor light-emitting devices, a light-transmitting GaN crystal growth substrate made of sapphire or SiC, a light-emitting device having an active layer provided on one main surface of the GaN crystal growth substrate, and a GaN crystal substrate And a metal reflective layer provided on the other main surface of the other.
According to such a configuration, not only the light traveling upward from the light generated by the active layer is extracted, but also the light traveling downward (GaN crystal growth substrate side) is transmitted to the GaN crystal growth substrate. By transmitting the light and reflecting it upward by the metal reflection layer, the reflected light can be taken out. However, from the viewpoint of cost reduction or the like, a non-transparent substrate such as Si may be used as the GaN crystal growth substrate.
Therefore, in order to extract light traveling in the lateral direction of the device (side surface direction of the light emitting device), a semiconductor light emitting device in which a groove is provided outside the light emitting device on one main surface of the substrate and a reflective film is provided in the groove. It has been proposed (see, for example, Patent Document 1). Thereby, the light traveling in the lateral direction from the light emitting element can be reflected upward by the reflective film.
However, in the configuration provided with the reflective film as described above, although it is possible to reflect the light traveling along one main surface of the substrate, it is possible to reflect one main surface of the non-transmissive substrate. Light traveling at a predetermined angle (critical angle) or less is absorbed by the substrate and cannot reach the reflective film. In addition, since all the light reflected by the reflective film cannot be directed upward, the light traveling along one main surface of the substrate cannot be effectively extracted outside (outside the semiconductor light emitting element).
The present invention has been made in view of such circumstances, and provides a semiconductor light-emitting element that can efficiently and easily extract light emitted from an active layer and can easily achieve high luminance. The purpose is to do.

Next, the operation of the semiconductor
FIG. 10 is a schematic diagram for explaining the progress of light from the active layer.
When a forward voltage is applied to the electrode pad and the back electrode, light is emitted in the radiation direction in the active layer.
Of these lights, light traveling from the active layer toward the upper Hu side, light traveling from the active layer toward the lower Hd side, and light traveling laterally along one main surface of the substrate. This will be explained separately.
First, of the light traveling toward the upper Hu side, the light L1 having an incident angle with respect to one main surface of the epitaxial growth layer larger than the critical angle passes through the epitaxial growth layer and the transparent electrode and travels outward. On the other hand, the light L2 smaller than the critical angle is reflected on one main surface of the epitaxial growth layer and travels downward Hd or in the lateral direction (side surface of the groove or side surface of the epitaxial growth layer). Note that each time light reflected by one main surface of the epitaxial growth layer is reflected by one main surface of the epitaxial growth layer, part of the energy of the light is changed and consumed as heat, and the intensity of the light is attenuated.
Of the light traveling toward the lower Hd side, light L3 having an incident angle with respect to one main surface of the substrate smaller than the critical angle is absorbed by the substrate. On the other hand, the light L3 ′ larger than the critical angle is reflected by one main surface of the substrate and travels upward Hu or in the lateral direction (side surface of the groove or side surface of the epitaxial growth layer). Note that each time light reflected by one main surface of the substrate is reflected by one main surface of the substrate, part of the energy of the light is changed and consumed as heat, and the intensity of the light is attenuated.
Conventionally, since a reflection film is formed in a region outside the epitaxial growth layer, as shown in FIG. 10, each time light is absorbed by the substrate before reaching the reflection film, or each time light is repeatedly reflected. The energy of light was attenuated, and as a result, the light could not be extracted well, particularly upward.
In the present invention, light is extracted outward as follows. As shown in FIG. 11, the light L2 '' reaching the
Of the light traveling toward the lateral direction or the lower Hd side, the light L3 ″ reaching the
Further, the angle of the side surface of the

(Embodiment 2)
Next,
12 and 13, the same components as those shown in FIGS. 1 to 11 are denoted by the same reference numerals, and the description thereof is omitted.
This embodiment and the first embodiment have the same basic configuration, and only the differences will be described here.
In the present embodiment, the cross section of the groove 19 'has an inverted mesa shape. That is, the

Next, a method for manufacturing the semiconductor
First, as shown in FIG. 14, an
Thereby, the above-described semiconductor light emitting
