電子計算機は、ウェハ5の表面の温度を計算して求める。このときの処理の流れの例を図4のフローチャートに図示している。測定が開始されると共に、電子計算機は、光検出器8、13、及び光検出器15、17から出力された電気信号を受信して(ステップ10〜16)、内部処理してウェハ5の表面の温度を計算する(ステップ18〜24)。最初は、光検出器15、17から受信した電気信号から観察窓4による補正値を計算する(ステップ18)。次に、光検出器8、13から受信したデータからレーザ光の反射率を計算する(ステップ20)。

このように、あらかじめ測定したウェハ5の反射光量から反射率を求め、更にウェハ5の温度を計算する。ウェハ5からの反射角度は自由に変更できるため、観察窓4を有する装置であれば、殆どの装置に応用可能となる。一般に媒質0から媒質1に入射角θ0で光が入射したとき、その光の反射率Rは、反射角θ1方向において次の数式1によって求まられる。
上記の数式において、n0、κ0は媒質0の屈折率と消光係数、n1、κ1は媒質1の屈折率と消光係数である。媒質0を真空とし角度を固定すると数式(1)は、Aを定数として変形できる。室温では1.064μmの波長の光は殆ど吸収されないが、すなわち、吸収係数が0に近いが、温度上昇と伴に、吸収係数が急激に増加する。吸収係数の増加は、消光係数の増加と等価であるから、数式1のκ1が増加し、反射率が増加する。

更に、ウェハ5から反射光をCCDカメラで受光して、受光画像を処理し、反射光量と同時に反射角度を求める。つまり、反射光の重心位置をもとめ、反射光の反射角を計算できる。シリコン基板の場合は、温度が500度以上になると、1μm程度の光が基板から熱輻射されるため、この熱輻射温度以下の温度が好ましい。このように、本発明は、レーザ光を用いることで、基板(ウェハ)を汚染することがなく、デバイス製造装置の観察窓からプロセス中に、直接、ビームを入射し、リアルタイムで基板の表面温度を測定できる。基板材料の臨界点近傍の光を用いることで、反射率が大きく変化するために、高精度の温度測定が可能である。基板材料の臨界点としては、バンドギャップ等を用いることが好ましい。
