Abstract
Description
The present invention relates to a laser annealing apparatus that anneals an irradiated object by laser irradiation.
However, in the laser annealing apparatus described above, due to variations in the manufacturing accuracy of the laser oscillator itself, even if this laser oscillator is replaced, the optical axis of the laser oscillator before replacement and the rotation direction of the laser oscillated from this laser oscillator are determined. It is not easy to return to the same. For this reason, it is necessary to guide the laser emitted from the laser oscillator to the optical system as much as possible to the same position as the laser oscillator before replacement by adjusting the angle of the reflector after replacing the laser oscillator. It is.
Furthermore, since it is necessary to adjust the optical system itself in order to make the optical axis of the laser oscillator after replacement the same as the optical axis of the laser oscillator before replacement, it is not easy to replace the laser oscillator. Have a problem.
The present invention has been made in view of these points, and an object thereof is to provide a laser annealing apparatus in which the laser source can be easily replaced.
The present invention includes a laser source, a pair of resonators that are provided upstream and downstream of an optical path of a laser oscillated from the laser source, and resonates the laser, and a pair of resonators that are oscillated from the laser source. An optical system that optically processes the laser resonated at irradiates and irradiates the irradiated body with annealing, and the laser source and the pair of resonators are integrated with the optical system in a yaw axis. It is configured to be adjustable in the direction and the elevation direction.
According to the present invention, the laser source and the pair of resonators are configured to be adjustable in the yaw axis direction and the elevation angle direction integrally with the optical system, so that the laser source can be easily replaced.
The configuration of an embodiment of the laser annealing apparatus of the present invention will be described below with reference to FIGS.
図1および図2において、1はレーザアニール装置で、このレーザアニール装置1はELA(Excimer Laser Anneal:エキシマレーザアニール)装置である。 1 and 2, reference numeral 1 denotes a laser annealing apparatus, and the laser annealing apparatus 1 is an ELA (Excimer Laser Anneal) apparatus. That is, the laser annealing apparatus 1 irradiates, for example, an amorphous silicon (a-Si) film 2 that is an amorphous semiconductor film with an excimer laser beam L as a semiconductor film that is an object to be irradiated. Is crystallized by laser annealing to form a polysilicon film (p-Si) as a polycrystalline semiconductor film. Here, the amorphous silicon film 2 is formed and laminated on a glass substrate 4 which is a substantially transparent rectangular flat plate-like insulating and translucent substrate.
At this time, the glass substrate 4 has a rectangular flat plate size of, for example, 550 mm × 650 mm. An undercoat layer (not shown) made of silicon nitride (SiN x ) and silicon oxide (SiO x ) is formed on the glass substrate 4 by, for example, a plasma CVD (Chemical Vapor Deposition) method. . Further, an amorphous silicon film 2 is laminated on the undercoat layer. The amorphous silicon film 2 is formed by a plasma CVD method with a film thickness of, for example, 50 nm, and then, for example, 500 nm in a nitrogen atmosphere. After the heat treatment at 10 ° C. for 10 minutes, the hydrogen concentration in the amorphous silicon film 2 is lowered. For this reason, the amorphous silicon film 2 is formed with a film thickness of, for example, about 49.5 nm as measured by a spectroscopic ellipso method.
Further, the amorphous silicon film 2 is laser annealed to form a polysilicon film and used as a semiconductor layer as an active layer of the thin film transistor. These thin film transistors are provided in a matrix on a glass substrate, and a plurality of pixels are provided on the glass substrate to form an array substrate. Further, a counter substrate is attached to face the array substrate, and a liquid crystal layer is interposed between the array substrate and the counter substrate to form a display device such as a liquid crystal display device.
The laser annealing apparatus 1 includes a
Further, an array lens 12 serving as an optical system and a
Specifically, the
A pair of
Further, a pair of
The
Further, at least the front end side which is one end side in the axial direction of the
Then, the excimer laser beam L is reflected on the optical path of the excimer laser beam L oscillated through one
Further, on the optical path of the excimer laser beam L reflected by the
On the optical path of the excimer laser beam L that is optically processed by the array lens 12 and passes through the array lens 12, an
On the optical path of the excimer laser beam L reflected by the
On the other hand, a
On the optical path of the excimer laser beam L reflected by the fourth mirror 32, a CCD (charge-coupled device)
Therefore, the
Further, as shown in FIG. 2, the laser annealing apparatus 1 is provided with a
Specifically, the
Further, a second adjustment as a reflector for reflecting the laser beam B on the optical path of the laser beam B reflected by the
Next, the operation of the laser annealing apparatus of the above embodiment will be described.
First, before exchanging the
At this time, the laser beam B oscillated from the diode laser 42 is sequentially reflected by the
Thereafter, the
In this state, the
Then, the position of the resonance mirrors 17 and 18 is changed so that the return position of the laser beam B oscillated from the diode laser 42 is the same as the return position of the
Thereafter, for example, 5% by mass of hydrochloric acid gas (HCl), 1% by mass of hydrogen gas (H 2 ), and 94% by mass of neon gas (Ne) are placed in the
Next, an excimer laser beam L is oscillated from the
Further, the output of the excimer laser beam L oscillated from the
Thereafter, a part of the excimer laser beam L is reflected by the
At this time, since the positions of the resonance mirrors 17 and 18 are adjusted with priority given to the output of the excimer laser beam L, the position of the excimer laser beam L measured by the
Therefore, the laser oscillation after the replacement is performed so that the position of the excimer laser beam L after the replacement measured by the
Here, the excimer laser beam L before exchanging the
In some cases, the excimer laser beam L oscillated from the
At this time, the reason why the length and energy density of the excimer laser beam L are reduced is that the excimer laser beam L oscillated from the
Therefore, the
At the same time, the
Here, in the conventional laser annealing apparatus 1, it is necessary to adjust the array lens 12 as well as the positions and angles of the resonance mirrors 17 and 18. Therefore, as an operation for replacing the
On the other hand, as in the above-described embodiment, the
Therefore, the replacement can be easily performed, and the adjustment of the array lens 12 and the like can be eliminated, so that the work time required for the replacement work can be greatly shortened.
In particular, the mounting position is measured by the
In addition, although the structure used as a semiconductor layer of a thin-film transistor after the amorphous silicon film 2 on the glass substrate 4 was laser-annealed to form a polysilicon film has been described, other switching elements such as thin-film diodes and electrical elements such as semiconductor elements are used. Even irradiated objects such as various semiconductor films that require laser annealing used in the element can be used correspondingly.
