Abstract
Description
The present invention relates to a method for manufacturing a semiconductor device and a substrate processing apparatus, and more particularly to a method for manufacturing a semiconductor device including a step of forming a thin film on a silicon substrate and a substrate processing apparatus for forming a thin film on a silicon substrate.
As shown in FIG. 4, a silicon substrate is placed in a reactor maintained at a high temperature as a method for removing oxides adhering to or adsorbing on a silicon substrate, a thin film formed on the silicon substrate, or a circuit pattern surface. Then, a monosilane gas is supplied into the reaction furnace in which the silicon substrate is installed (reduction treatment 1).
The reactor is filled with monosilane gas at a uniform temperature, pressure, and flow rate. At this time, the monosilane gas in the reactor undergoes a reduction reaction with oxygen atoms contained in the oxide deposited on the silicon substrate. It is possible to remove oxide from the surface.
Conventionally, as shown in FIG. 4, the silicon substrate is carried into the reaction furnace (substrate carry-in) in an atmosphere replaced with air or nitrogen gas at atmospheric pressure, so that the silicon substrate is carried into the reaction furnace (substrate It takes time to evacuate the atmosphere in the reactor once (reactor vacuum) until the monosilane gas is supplied and the removal of the oxide (reduction treatment 1) is started. During this time, as shown in FIG. 5, impurities desorbed from the atmosphere in the reactor may adhere to the silicon substrate.
Therefore, the main object of the present invention is to shorten the time from when the substrate is carried into the processing chamber of the reactor to when the reducing gas such as monosilane gas is supplied to start the removal of impurities such as oxide, An object of the present invention is to provide a method of manufacturing a semiconductor device and a substrate processing apparatus that suppress re-deposition of oxides and organic substances on the surface.

On the other hand, in the

Note that the oxide on the surface of the silicon substrate can be removed by the reduction reaction of the monosilane gas by flowing the monosilane gas through a reaction furnace maintained at a temperature (200 to 400 ° C.) where the film formation by chemical reaction is not performed. However, in the sequence of evacuation after inserting the conventional silicon substrate into the reaction furnace as shown in FIG. 4, impurities contained in the atmosphere entrained in the reaction furnace, as shown in FIG. There is a possibility of redeposition on the silicon substrate. In this conventional sequence, impurities on the surface of the silicon substrate increase until the removal of impurities due to the reduction action by monosilane gas is started, and a stronger reduction action or reduction treatment time is required.
