図7から明らかなように、比較例の従来技術のカップ型砥石に比べ、実施例1のカップ型砥石の使用により、加工後のウェーハ平面度のばらつきが抑制されることがわかった。また、その抑制効果は、実施例2のカップ型砥石でより顕著になった。
このように、実施例1、2において、本発明により冷却効果が向上し、研削後のウェーハ平面度が安定化することが判明した。

As is apparent from FIG. 7, it was found that the variation in wafer flatness after processing was suppressed by using the cup-type grindstone of Example 1 as compared with the conventional cup-type grindstone of the comparative example. Moreover, the suppression effect became more remarkable with the cup-type grindstone of Example 2.
Thus, in Examples 1 and 2, it was found that the cooling effect was improved by the present invention, and the wafer flatness after grinding was stabilized.
