Abstract
Description
The present invention relates to a MOS transistor manufacturing method and a MOS transistor, and more particularly to a MOS transistor manufacturing method and a MOS transistor suitable for protecting an internal circuit from an external surge.
Conventionally, an internal circuit in a semiconductor integrated circuit may be provided with a pad electrode for inputting / outputting a signal to / from the internal circuit. In such a circuit configuration, an external surge due to static electricity or the like may enter the pad electrode, and the internal circuit may be damaged by the external surge. In order to avoid this, a protection circuit is provided between the pad electrode and the internal circuit to prevent external surges from being applied to the internal circuit.
FIG. 5 is a circuit diagram showing a connection state of a conventional protection circuit. As shown in the figure, a
FIG. 6 is an explanatory diagram in which the circuit diagram shown in FIG. 5 is developed in a cross-sectional view of the MOS transistor. The procedure for protecting the internal circuit by the MOS transistor will be described with reference to an enlarged view of the main part of the n-type MOS transistor shown in FIG. 2B. First, the external surge is transmitted through the wiring 4 to the n-type MOS transistor. It flows to 3A
Since the external surge flows to the V SS 8 side by the
Incidentally, as described above, the
If the silicide film is formed on the upper surface of each terminal in this way, the parasitic resistance of the
However, the silicide film formed on the upper surface of each terminal has a higher thermal conductivity than silicon constituting the substrate 6. For this reason, when an external surge is applied to the drain 5 of the
In order to solve such various problems, the
However, in the MOS transistor 13, a silicide film may be formed on the surface of the drain 5 due to a mounting error of a mask for forming a wiring pattern. That is, in the formation process of the silicide film in the
The present invention focuses on the above-mentioned conventional problems, and an object thereof is to provide a MOS transistor manufacturing method and a MOS transistor capable of protecting an internal circuit, operating at a low voltage, and achieving high speed and downsizing. .
The method for manufacturing a MOS transistor according to
The MOS transistor manufacturing method according to
The MOS transistor according to
A method for manufacturing a MOS transistor according to the present invention and a specific embodiment suitable for the MOS transistor will be described below in detail with reference to the drawings.
FIG. 1 is an explanatory view showing a cross-sectional configuration of a MOS transistor manufactured by the MOS transistor manufacturing method according to the present embodiment. As shown in the figure, the
When the signal is output from the
The
In the
On the surface of the gate 26, the
In addition,
Next, a procedure for manufacturing the above-described n-
After the
After the
After forming the source, drain and gate of the MOS transistor constituting the protection circuit, a resist is applied to the surface of the MOS transistor, and then the resist on the surface of the source, the drain and the gate is removed, In a method of manufacturing a MOS transistor in which a silicide film is formed on the surface of the source, the drain, and the gate from which the resist is removed, the range of the resist to be removed is the surface of the source, and the surface of the gate is the source side. Since the silicide film is formed on these surfaces, the drain side is prevented from being destroyed by heat, and the internal circuit can be protected by an external surge. Since a silicide film is formed on the source and the gate, a reduction in parasitic resistance is achieved, so that a MOS transistor that can achieve low voltage operation, high speed, and small size can be manufactured.
A MOS transistor having a source, a drain, and a gate to form a protection circuit, the silicide film formed on the surface of the source and the source side obtained by dividing the surface of the gate into the source side and the drain side; Therefore, the parasitic resistance of the MOS transistor itself can be reduced, so that low voltage operation, high speed, and small size can be achieved.
In this embodiment, the description has been made mainly on the output circuit.
