Abstract
Description
The present invention relates to a silicon slag refining method and a high-purity silicon production apparatus, and more specifically, silicon slag capable of removing boron at a low cost and easily to a level required for applications such as solar cells. The present invention relates to a refining method and a production apparatus for producing high-purity silicon using this slag refining method.
Silicon (Si) used in solar cells is generally 99.9999% (6N) or more in purity, various metal impurities are 0.1 mass ppm or less, and boron (B) is at least 0.3. It is said that it is necessary to be not more than ppm by mass. As silicon that satisfies this condition, silicon for semiconductors manufactured by the Siemens method is known, and high purity silicon is obtained by pyrolysis after repeated distillation using silicon as a chloride. However, since this Siemens method is expensive, it is unsuitable for producing silicon for solar cells, which requires a large amount of silicon and requires low cost.
As cheap silicon, there is metallurgical grade metal silicon obtained by melting and reducing silica with relatively high purity in an arc furnace together with carbon, but the purity of this metallurgical grade metal silicon is usually about 98%, Various metal impurities such as Fe, Al, and Ca, and P and B that are also used as silicon dopants are included. Therefore, attempts have been made to obtain silicon for solar cells by refining the metallurgical grade metallic silicon.
Among impurities contained in metallurgical grade metal silicon, metal impurities whose segregation coefficient (impurity concentration in solid phase silicon / impurity concentration in liquid phase silicon) is much smaller than 1 such as Fe, Al, Ca, etc. It can be removed by directional solidification. On the other hand, impurities having a high vapor pressure such as P, Ca, and Na can be removed from the metal silicon by a vacuum melting method. However, since boron (B) has a segregation coefficient close to 1 and a low vapor pressure, it cannot be removed by the above method. Since boron acts as a p-type dopant that greatly affects the quality characteristics of the solar cell, strict boron concentration control is required when used for solar cells.
Therefore, conventionally, an inexpensive metallurgical grade metal silicon is used as a raw material, and this is further used in a metallurgical method, particularly by bringing molten silicon and a lower density molten slag into contact with each other so that impurities in the molten silicon are contained in the molten slag. Attempts have been made to produce silicon suitable for solar cell applications having a purity of 6N or higher at a low cost by refining by a slag refining method that is transferred to a slag. For example, a method in which molten silicon obtained by heating a crude silicon material into a molten state is brought into contact with molten slag composed of CaF 2 + CaO + SiO 2 to move impurities in the molten silicon to the molten slag (see Patent Document 1), and crushed crude silicon Is mixed with a slag material composed of an alkaline earth metal or an oxide of an alkali metal, and these are melted (refer to Patent Document 2). In silicon with a boron concentration of 100 ppm by mass or less, CaO, CaCO 3 , Na 2 A method of removing boron in silicon by adding a flux (slag) containing O or the like and melting them and reacting them while blowing an oxidizing gas (see Patent Document 3), a slag mixed with SiO 2 and CaO The gas formed by reacting with the impurity element by stirring while contacting the molten silicon A method of removing boron by bringing a compound into contact with molten silicon (see Patent Document 4) has been proposed.
However, none of the above methods satisfy the boron concentration level required for silicon for solar cells. The reason for this is not only that the amount of molten slag contacted with molten silicon (ie, the number of purifications) is merely small, as previously considered, but also the increase in the number of purifications as described below. The boron concentration cannot be reduced to the level required for the battery.
The slag refining method as described above utilizes a boron distribution reaction in which boron in molten silicon moves to molten slag, and the distribution behavior of boron at this time is determined by the B distribution ratio ([in molten slag B concentration] / [B concentration in molten silicon]). In these slag refining methods, the limit B concentration ([limit B concentration of Si]) at which boron in molten silicon can be removed is determined by the following equation (1).
[Limit B concentration of Si] = [Initial B concentration of molten slag] / [B distribution ratio] (1)
In the conventional slag refining method as described above, the B distribution ratio is about 1 to 3 at most. In addition, since the molten slag to be used usually contains at least several ppm by mass of boron, when the amount of molten slag to be brought into contact with molten silicon (the number of purifications) is increased, the boron concentration is 0.3 mass. In principle, it is difficult to make it below ppm. Although it is possible to reduce the boron concentration by increasing the purity of the slag used, the cost required to increase the purity of the slag is added, so the level required for solar cells at low cost is increased. The intended purpose of obtaining silicon cannot be achieved, and it is practically difficult to adopt it industrially.
Therefore, as a result of investigations by the present inventors, silicon dioxide and alkali metal carbonate or carbonate hydrate are added to molten silicon in a solid state to form a slag, and a high B of about 5 to 10 It has succeeded in achieving a distribution ratio and obtaining silicon having a target level of boron concentration (see Patent Document 5).
That is, reducing the boron concentration using highly oxidizing slag that achieves a high B distribution ratio may cause crucible damage, resulting in an increase in manufacturing costs on an industrial production scale. Therefore, in order to solve such a trade-off problem, the present inventors have intensively studied. As a result, the operation of repeating the supply and discharge of molten slag several times is used according to the boron concentration in the molten silicon. The present inventors have found that the trade-off can be reduced by switching the composition of the molten slag while optimizing the molten slag.
Accordingly, an object of the present invention is to obtain high-purity silicon having a boron concentration of 0.3 mass ppm or less, which is required for silicon for solar cells, while reducing manufacturing costs on an industrial production scale. It is to provide a slag refining method.
Another object of the present invention is to provide an apparatus for producing high-purity silicon that can easily obtain high-purity silicon having a boron concentration required for silicon for solar cells at an industrial production scale at low cost. It is to provide.
That is, according to the present invention, one unit of molten slag supplied in a plurality of times is brought into contact with the molten silicon, and the unit operation of discharging the used molten slag after holding for a predetermined time is repeated a plurality of times in the molten silicon. A silicon slag refining method that removes boron by moving it to the molten slag, comprising one or two or more unit operations, and the composition of the molten slag used is divided into m purification stages different from each other. Of these, the (n + 1) th molten slag used in the (n + 1) th purification stage has a stronger oxidizing power for boron in the molten silicon than the nth molten slag used in the nth purification stage. This is a slag refining method for silicon. Here, m is a natural number of 2 or more, and n is a natural number that satisfies the relationship of n ≦ m−1. (Hereafter, it may be described simply as n and m.)
The present invention is also a high-purity silicon production apparatus for obtaining high-purity silicon by removing boron in molten silicon by the above-described slag refining method, wherein the n-th refining used in the n-th refining stage High purity characterized by comprising a furnace, a (n + 1) refining furnace used in the refining stage of the (n + 1) th stage, and a conveying means for moving molten silicon between these refining furnaces This is a silicon manufacturing apparatus.
First, the slag refining method of this invention is demonstrated.
The slag refining method of the present invention is an operation for contacting a molten silicon slag supplied in a plurality of times with molten silicon, and discharging the used molten slag after holding it for a predetermined time (hereinafter referred to as a plurality of times). The operation performed using one batch of molten slag supplied in this manner is referred to as “unit operation”), and the silicon is purified by repeating the operation a plurality of times. As shown in FIG. Specifically, a series of operations from solidifying molten silicon after slag refining to recovering high-purity silicon is defined as one cycle (unit operation of all i times). This one cycle is appropriately divided into groups composed of continuous unit operations, and each group is defined as a purification stage (all m purification stages, where m is a natural number of 2 or more). The purification stage in one cycle is determined so that the oxidizing power for boron in the molten silicon is different between the respective purification stages, and the molten slag used in any purification stage except the first stage is refined immediately before The oxidizing power for boron in the molten silicon is made stronger than the molten slag used in the stage. In other words, the composition of the molten slag is switched in multiple stages while the molten slag used in the subsequent purification stage has a stronger oxidizing power for boron in the molten silicon than the molten slag used in the previous purification stage. To gradually remove boron in the molten silicon. In this way, refining satisfying the target boron concentration in silicon according to the present invention can be realized, and crucible wear due to molten slag can be suppressed, thereby reducing manufacturing costs.
Further, when two or more unit operations are included in each of the refining steps, it is desirable that all of these unit operations use molten slag having the same composition from the viewpoint of workability. Even when slag of the same composition is used in each unit operation within a specific purification stage, the slag melting state and the boron concentration of molten silicon differ between unit operations, so the oxidizing power for boron in the molten silicon is Strictly speaking, since it differs between unit operations, the oxidizing power for boron in the molten silicon varies strictly from unit operation to unit operation. Therefore, the oxidizing power for boron in molten silicon in a certain purification stage is, for example, the average of characteristic values representing the oxidizing power for boron in molten silicon in all unit operations in the purification stage as a representative value. Good. Note that the difference between the representative values of the oxidizing power for boron in the molten silicon in the purification stage that distinguishes the respective purification stages is the molten silicon for each unit operation in the purification stage using such slag having the same composition. It is sufficiently larger than the fluctuation range of the oxidizing power for boron in the inside.
Next, the significance of the ability to oxidize boron in molten silicon (boron oxidizing power) in the present invention will be described. As described above, it is important to increase the boron distribution ratio in order to improve the refining ability of silicon in the slag refining that the present invention is based on. When the boron concentration in the molten silicon is relatively low, as in metallurgical metal silicon, the boron in the molten silicon is considered to be present in the form of boron atoms alone or in the form of silicon-boron compounds. . The thermodynamic stability of a solute boron atom alone and a silicon-boron compound in a solvent is a molten slag mainly composed of a molten silicon solvent and silica, CaO, etc., which are a kind of conventional molten slag. Hereinafter, the stability of the solute is comparable between the molten silicon solvent and the conventional molten slag when compared in a solvent that is “conventional molten slag”. For this reason, the boron distribution ratio in the case of performing slag refining using the conventional molten slag must be as low as about 1.
On the other hand, when the solute is boron oxide, when comparing the thermodynamic stability of the solute in a conventional molten slag solvent mainly composed of silica or CaO and in a molten silicon solvent, the conventional molten slag It is much more stable in solvent than in molten silicon solvent. Therefore, if boron in molten silicon is oxidized by molten slag to generate boron oxide, and boron oxide in molten silicon can be transferred to slag, boron distribution when slag refining is performed The ratio can be increased significantly above 1. Accordingly, the stronger the boron oxidizing power in the molten silicon by the molten slag, the more the silicon refining ability in the slag refining can be improved.
Next, requirements for defining the strength of boron oxidizing power in molten silicon in the present invention will be described. As described above, the conventional molten slag contains an oxide. However, since the oxide in the conventional molten slag is thermodynamically more stable than the boron oxide, the conventional molten slag oxidizes boron in the molten silicon. You can hardly expect to do. That is, it can be said that there is substantially no boron oxidizing power in molten silicon by the conventional molten slag. Thus, attempts have been made to bring some boron oxidant into contact with the molten silicon, thereby oxidizing the boron in the molten silicon. At this time, the higher the frequency with which the boron oxidant comes into contact with the boron atom or silicon-boron compound in the molten silicon, the higher the rate at which boron in the molten silicon is oxidized, and the boron oxidant becomes molten silicon. Has a higher probability of forming boron oxide when it comes into contact with boron atoms or silicon-boron compounds therein (ie, thermodynamically more unstable and the activation energy during the boron oxidation reaction is higher) The smaller the boron oxidizer material, the higher the rate at which boron in the molten silicon is oxidized.
Therefore, the first requirement for defining that the boron oxidizing power in molten silicon by molten slag is strong is that the probability of boron oxidation in molten silicon by molten slag is large. Because of this requirement, in the present invention, it is necessary to include an oxidizing agent in the molten slag in at least one of the purification steps. However, when the oxidant is brought into contact with the molten silicon alone, the ability to remove boron in the molten silicon is not significantly increased as compared with the case where the conventional molten slag is used.
This is because, by bringing the oxidant into contact with the molten silicon, the probability of boron oxidation in the molten silicon due to the molten slag increases, but the generated boron oxide continues to stay in the molten silicon. This is because the boron oxide is reduced by the surrounding silicon and returns to the boron atom again.
Therefore, as a second requirement to define that the boron oxidizing power in molten silicon by molten slag is strong, it is necessary to have a high ability to stably fix boron oxide generated in molten silicon outside the molten silicon. It is. In the present invention, in order to satisfy this second requirement, the molten slag always contains a boron scavenger defined as a substance having the ability to stably fix boron oxide outside the molten silicon (in the slag). It is necessary.
The conditions for stably fixing the boron oxide in the boron trap are that the boron oxide is thermodynamically stable in the boron trap and the distribution of the boron oxide concentration inside the boron trap. The material transport within the boron scavenger is sufficiently performed so as not to increase. The conventional molten slag satisfies these conditions and can be a candidate for a boron trap.
Further, as a property of the boron trapping body, it is not always necessary to fix the boron permanently in the slag. For example, the boron oxide is further oxidized in the slag and is more easily vaporized, for example, B 2 O 3. May be diffused as a gas from the molten slag into the atmosphere (naturally outside the molten silicon). In short, once the boron removed from the molten silicon does not return to the molten silicon, the second requirement is satisfied.
If the above first and second requirements are satisfied simultaneously in a unit operation, it can be defined that the boron oxidizing power of molten silicon in the unit operation is strong. In the unit operation, when neither the first requirement nor the second requirement is satisfied, it can be said that the boron oxidizing power of molten silicon in the unit operation is absent or extremely weak. In the unit operation, the first and second requirements are satisfied at the same time, and the conditions of the first or second requirement are further emphasized or relaxed, thereby melting in the unit operation. A difference in strength can be given to the oxidizing power of boron in molten silicon by slag.
If slag refining is performed using molten slag with strong boron oxidizing power of molten silicon, as a result, the boron distribution ratio rises above about 1, that is, the slag refining capacity is higher than that using only the conventional molten slag. Improve. Therefore, for example, the boron distribution ratio in a specific unit operation can be used as the characteristic value representing the oxidizing power for boron in the molten silicon in the unit operation.
Specific means for making the (n + 1) th molten slag stronger in oxidizing power against boron in the molten silicon than the nth molten slag can include the following methods.
First, as a slag material for forming molten slag, a boron capturing body (A) that captures boron in molten silicon that has moved from molten silicon into molten slag, and boron in molten silicon are oxidized to form molten slag from molten silicon. When the boron oxidant (B) that makes it easy to move inside is listed as a candidate, by selecting from the boron capture body (A) alone or a combination of the boron capture body (A) and the boron oxidant (B) A difference in oxidizing power can be provided in the molten slag. That is, since the boron capturing body (A) has substantially no oxidizing power with respect to boron in the molten silicon, the boron distribution ratio in the slag composed of the boron capturing body (A) alone is the boron capturing body (A). And slag made of boron oxidizer (B). Therefore, it can be realized by forming the nth molten slag only from the boron capturing body (A) and forming the (n + 1) th molten slag from a mixture of the boron capturing body (A) and the boron oxidizing agent (B).
Further, when the nth molten slag and the (n + 1) th molten slag are respectively formed from a mixture of the boron capturing body (A) and the boron oxidizing agent (B), the boron oxidizing agent (B) of the nth molten slag, After making the boron oxidant (B) of the (n + 1) th molten slag as the same component, the ratio (M B / M A ) of the mass of the boron oxidant (B) to the boron scavenger ( A ) is nth This can be realized by making the (n + 1) th molten slag higher than the molten slag. By sharing some components of the material forming the nth molten slag and the material forming the (n + 1) th molten slag, the apparatus for supplying the slag material can be simplified and the cost of the slag material can be reduced. Can do. Generally, the boron capturing body boron oxidizer to the mass of (A) the ratio of the mass of (B) (M B / M A) is large, boron oxidizing power of the molten silicon is improved, boron capturing body (A) In the case where only the boron oxidant (B) is used without using slag (in this case, the technique is different from what is called slag refining in the present invention), as described above, the boron scavenger (A) is included. Compared with slag, the oxidizing power of boron in molten silicon is reduced.
If the boron trap (A) is present in a small amount in the slag (for example, about 10% of the mass of the boron oxidant (B)), it sufficiently functions to fix the boron oxide in the molten silicon in the molten slag. Therefore, in the present invention, the mass ratio (M B / M A ) of the boron oxidant (B) to the boron capture body (A) is preferably applied in the range of about 10 or less.
Furthermore, by utilizing the difference in oxidizing power among the boron oxidants (B), the boron oxidizer (B) of the (n + 1) th molten slag is better than the boron oxidizer (B) of the nth molten slag. A difference in the boron oxidizing power in the molten silicon may be generated between the purification steps by using a stronger oxidizing power. Furthermore, by utilizing the difference in the ability of the boron trap (A) to fix the boron oxide in the molten silicon in the molten slag, the (n + 1) th molten slag from the boron trap (A) of the nth molten slag. The boron scavenger (A) of the present invention has a higher ability to fix the boron oxide in the molten silicon in the slag, thereby causing a difference in the boron oxidizing power in the molten silicon between the purification steps. May be.
In addition, by utilizing the effect that oxygen in the molten slag gradually vaporizes and dissipates as a compound, the longer the elapsed time since the molten slag is formed, the lower the oxidizing power of boron in the molten silicon, The n-th molten slag is formed in a separate furnace and supplied onto the molten silicon to be purified after a certain time (that is, the elapsed time after forming the molten slag is long), while the (n + 1) -th molten slag is formed on the molten silicon. By supplying a solid slag raw material to the molten silicon and forming molten slag on the molten silicon (that is, the elapsed time after forming the molten slag is short), it is possible to generate a difference in boron oxidizing power in the molten silicon between the purification stages. Good.
Examples of the boron scavenger (A) of the slag material forming the molten slag include one or a mixture of two or more selected from the group consisting of alumina, silica, calcium oxide, and calcium halide. it can. Among these, as a calcium halide, calcium fluoride etc. can be mentioned as a specific example. This boron scavenger (A) forms the n-th molten slag or the (n + 1) -th molten slag as a mixture with the boron oxidant (B) as necessary. In the case of forming the nth molten slag which is not required, a relatively low B distribution ratio comparable to that of the slag used in the prior art can be achieved, and it is a relatively easily available and inexpensive component. May be selected to form a slag. Specifically, slag composed of CaO + SiO 2 (silica etc.) and slag composed of CaO + SiO 2 (silica etc.) + CaF 2 can be mentioned as examples.
Examples of the boron oxidant (B) include alkali metal carbonates, alkali metal carbonate hydrates, alkali metal hydroxides, alkaline earth metal carbonates, alkaline earth metal carbonate hydrates. And one or a mixture of two or more selected from the group consisting of hydroxides of alkaline earth metals. Of these, preferably an alkali metal carbonate, an alkali metal carbonate hydrate, an alkali metal hydroxide, an alkaline earth metal carbonate, an alkaline earth metal carbonate hydrate, or an alkaline earth metal It is a hydroxide.
Specific examples of the boron oxidizing agent (B) are as follows. Examples of the alkali metal carbonate include lithium carbonate, sodium carbonate, potassium carbonate, lithium hydrogen carbonate, sodium hydrogen carbonate, potassium hydrogen carbonate, etc., and these hydrates are used as alkali metal carbonate hydrates. Can be mentioned. Examples of the alkali metal hydroxide include lithium hydroxide, sodium hydroxide, and potassium hydroxide. On the other hand, examples of the alkaline earth metal carbonate include magnesium carbonate, calcium carbonate, strontium carbonate, barium carbonate, magnesium hydrogen carbonate, calcium hydrogen carbonate, strontium hydrogen carbonate, and barium hydrogen carbonate. Japanese hydrates can be cited as alkaline earth metal carbonate hydrates. Examples of the alkaline earth metal hydroxide include beryllium hydroxide, magnesium hydroxide, calcium hydroxide, strontium hydroxide, and barium hydroxide.
Moreover, about the molten slag used at each refinement | purification stage, you may make it contain components other than a boron capture body (A) and a boron oxidizing agent (B) according to the objectives, such as adjusting the viscosity of slag. Here, components other than the boron trap (A) and the boron oxidant (B) are not particularly defined, and may be appropriately selected from those well known in general.
The slag refining method in the present invention is divided into two or more purification stages, and the number (m) of the purification stages may be appropriately selected according to the initial boron concentration contained in the molten silicon to be purified. Good. In general, in the slag refining of silicon for removing boron, boron can be removed up to about 1 mass ppm even with slag having a relatively low B distribution ratio. As a guideline for switching the purification stage (switching reference value), it may be composed of two purification stages, but on an industrial production scale, crude metal silicon containing about several tens of ppm by mass of boron should be used as a raw material. Therefore, one or more switching reference values may be further provided before the boron concentration reaches 1 ppm by mass, and three or more purification steps may be provided. Alternatively, the switching reference value may be provided between the boron concentration of 1 mass ppm and the finally required boron concentration (at least 0.3 mass ppm or less). It is possible to appropriately select a specific value for setting the switching reference value.
For example, when the switching reference value is set to a lower concentration, the number of unit operations in the n-th purification stage is larger, and the number of unit operations in the (n + 1) -th purification stage is smaller. . As a result, since the total amount of (n + 1) th molten slag used in one cycle is reduced and the boron oxidizing power in the molten silicon is strong and at the same time easily wears the crucible, the crucible wear per cycle is suppressed. Can do.
On the other hand, corresponding to the initial boron concentration and boron distribution ratio of molten slag, there exists a lower limit boron concentration in molten silicon that can be purified by slag refining. The lower limit boron concentration in the molten silicon is represented by ([initial boron concentration in molten slag] / [boron distribution ratio]). In other words, the lower the boron concentration in the molten silicon, the lower the concentration of the molten slag having higher boron oxidizing power in the molten silicon (that is, the higher boron distribution ratio).
Further, the boron concentration in the molten silicon gradually decreases by repeating the unit operation, and the melting can be decreased per unit operation as the boron concentration in the molten silicon approaches the lower limit boron concentration in the molten silicon. The ratio of boron concentration in silicon (= 1- [boron concentration in molten silicon after unit operation] / [boron concentration in molten silicon before unit operation]) is gradually decreased. When the boron concentration in the molten silicon finally reaches the lower limit boron concentration in the molten silicon, the boron concentration in the molten silicon cannot be further reduced by the unit operation.
Therefore, the boron concentration in the molten silicon becomes higher in the molten silicon as slag capable of lowering the lower limit boron concentration in the molten silicon (that is, slag having higher boron oxidizing power in the molten silicon) is used. Since the lower boron concentration is less accessible, the percentage of boron concentration in the molten silicon that can be reduced per unit operation is relatively large, thereby further reducing the total number of unit operations within one cycle. This is advantageous in terms of productivity.
Therefore, when the switching reference value is set to a lower concentration and the boron concentration in the molten silicon targeted by the nth stage is expanded to the lower concentration side, the lower limit boron concentration in the molten silicon corresponding to the nth molten slag (This is a higher concentration than that for the (n + 1) th molten slag). Since the boron concentration in the molten silicon is easily approached, the number of necessary unit operations is greatly increased and productivity is lowered. Become a trend.
Therefore, it is preferable to determine the switching reference value in consideration of the balance between the final crucible wear amount and the productivity. In consideration of the equipment and workability required for slag refining, the number of purification steps (m) is preferably 10 or less.
Further, the number of unit operations included in each purification stage may be appropriately selected according to the relationship between the composition of the molten slag used in the purification stage and the boron concentration contained in the molten silicon at that stage.
The most direct method for that purpose is to take a sample of molten silicon at the end of each unit operation in actual operation and measure the boron concentration in the sample. In comparison, when the measured value exceeds the switching reference value, the slag composition for the refining stage is used in the next unit operation, and when the measured value is less than the switching reference value, the next unit operation is performed. The operation is switched to the next purification stage after the purification stage. That is, the slag composition to be used is changed. While this method is a reliable method, it requires a large number of measurements and may not always be suitable in terms of cost and productivity.
As another method, a calibration curve corresponding to the molten slag used in each purification stage is prepared in advance, and the number of unit operations can be determined based on this calibration curve. In the case of this method, it is advantageous in terms of cost and productivity because it is not necessary to measure the boron concentration in the molten silicon during refining as long as the initial value of the boron concentration in the molten silicon is known. .
For example, FIG. 2 is an example of a calibration curve in the case of slag refining consisting of two purification stages. In order to create this calibration curve, first, in the actual machine, molten slag having the same composition as the first molten slag used in actual slag refining is used, and molten silicon having a clearly higher boron-containing concentration than that used in actual operation. (In this case, the initial boron concentration is 40 ppm by mass) The unit operation is repeated a plurality of times. At this time, a sample is taken at the end of each unit operation, the boron concentration in the sampled silicon is measured, and the measured values are organized by [slag accumulated mass / silicon mass] for each unit operation. A calibration curve for use in the first purification step as shown in FIG.
At that time, by preparing a calibration curve using molten silicon having a boron content concentration clearly higher than that used in actual operation, various initial values of boron concentration in molten silicon that can be generated in actual operation Since the calibration curve can be used for fluctuations, it is preferable. Here, the molten silicon having a boron content clearly higher than that used in actual operation can be obtained by adding an appropriate amount of boron compound such as boron nitride to the molten silicon corresponding to that used in actual operation. it can.
Similarly, in the actual machine, a molten slag having the same composition as the second molten slag is used, and the initial boron content concentration is clearly higher than the initial boron content concentration in the molten silicon in the second purification stage in actual operation. Purified by repeating the unit operation until the boron concentration in the molten silicon reaches below the desired boron content concentration in the product silicon with respect to the molten silicon, and the measured value of the boron content in each unit operation during the purification It is preferable to obtain a calibration curve used in the second purification step as shown in FIG.
In actual slag refining, the first molten slag having the same composition as the calibration curve was used, and the initial boron concentration and molten silicon mass contained in the molten silicon to be refined were measured. Then, the accumulated mass of the first molten slag necessary to reach the switching reference value (in this case, 1 ppm by mass) is obtained using the calibration curve for the first purification stage determined by the above method. . Then, the number of necessary unit operations is obtained according to the volume of the crucible used in the slag refining.
Similarly for the second stage purification stage, using the calibration curve for the second stage purification stage, the final required boron concentration (in this case 0.1 mass ppm) is reached. Find the number of unit operations required. As the initial value of the boron concentration in the molten silicon for the second purification stage, the switching reference value for ending the first purification stage is used.
In the present invention, the molten silicon to be purified can be obtained by heating crude metal silicon such as commercially available metallurgical grade metal silicon containing boron as an impurity to a temperature equal to or higher than the melting point. As crude metal silicon other than commercially available metallurgical grade metal silicon, impurities other than boron may be previously removed from commercially available metallurgical grade metal silicon using conventional techniques, and further discharged from the semiconductor manufacturing industry. Alternatively, boron-doped silicon scraps may be used. The silicon from which boron has been removed according to the present invention is further refined in combination with known methods for removing other impurities such as coagulation purification and vacuum treatment, so that it can be applied as a high-purity silicon for solar cell applications. can do.
In the present invention, at least silicon slag is refined using a refining furnace equipped with a crucible that holds molten silicon and molten slag in contact with each other, and a heating means for heating the molten silicon and molten slag. be able to. At this time, using one refining furnace, for example, after completing all unit operations in the nth refining stage, the used molten slag is discharged out of the furnace, and then the (n + 1) th refining is continued. One batch of molten slag to be used in each stage may be supplied to the crucible to refine the silicon, or a separate refining furnace is prepared for each purification stage, for example, used in the nth stage. After purifying silicon in the nth refining furnace, the molten silicon may be transferred to the (n + 1) th refining furnace used in the (n + 1) th stage to purify silicon.
When a refining furnace is prepared for each refining stage, it becomes possible to design a refining furnace according to the composition of the molten slag used in each refining stage. For example, at least the inner wall surface of the crucible in contact with the molten slag is formed of a material having higher acid resistance strength in the (n + 1) refining furnace crucible than the nth refining furnace crucible. The crucible damage when used may be reduced. As the material having high acid resistance, the crucible can be appropriately selected in consideration of the oxidation resistance to the molten slag under the heating temperature during the slag refining operation, but preferably magnesia, mullite, alumina, silicon nitride. And one or more materials selected from the group consisting of silicon carbide, or a material containing silica as a main component (for example, silica, silicate glass, kaolin, etc.) in these materials. Can be exemplified. Further, the (n + 1) th refining furnace is provided with gas supply means so that the inside of the furnace can be made into a non-oxidizing gas atmosphere so that slag refining can be performed, and is generated from oxygen and molten slag in the atmosphere. You may make it prevent as much as possible the damage of the refining furnace by oxidizing steam. In this way, a material that cannot be used in an air atmosphere but exhibits suitable characteristics in a non-oxidizing atmosphere, such as a dense high-purity graphite material, can be applied to the crucible. Thus, the manufacturing cost in an industrial production scale can be suppressed by the design of the refining furnace corresponding to the refining stage.
Although it does not restrict | limit especially about the manufacturing apparatus which manufactures high purity silicon using the slag refining method of this invention, Below, an example of the structural example is demonstrated.
When purifying silicon in the nth refining furnace used in the nth stage and then transferring the molten silicon to the (n + 1) th refining furnace used in the (n + 1) th stage, A manufacturing apparatus for manufacturing high-purity silicon may be configured by providing a conveying means for moving the molten silicon between the refining furnace and the (n + 1) th refining furnace. About this conveyance means, it is something like a tub or tube connecting the above-mentioned refining furnaces, and the molten silicon in the n-th refining furnace can be poured directly into the (n + 1) -th refining furnace and transferred. It may be a direct transfer means that can be used, or the molten silicon in the nth refining furnace is temporarily transferred to a separately prepared transfer crucible, etc., and this transfer crucible is lifted on the (n + 1) refining furnace and melted. An indirect transfer means such as a transfer crucible for pouring silicon may be used. Further, as an inexpensive transport method for the indirect transport means, silicon is solidified outside the furnace at the end of the refinement of the nth stage, and when the refinement of the (n + 1) th stage is performed, the solidified silicon is removed with a crane or the like. It may be transferred and charged into the (n + 1) th smelting furnace, and the silicon may be melted in the furnace, and then the (n + 1) th stage purification may be performed. On the other hand, when using the direct transfer means as described above, the silicon transfer time between the refining furnaces can be shortened, and the temperature drop of the molten silicon being transferred can be prevented.
As in the present invention, the composition of the molten slag to be used is divided into m stages (m is an integer of 2 or more) different from each other, and the (n + 1) th stage which is the latter stage among these purification stages. The (n + 1) th molten slag used in the refining stage of the eye is made stronger in oxidizing power against boron in the molten silicon than the nth molten slag used in the refining stage of the nth stage, which is the preceding stage. Therefore, the effect of suppressing crucible damage due to the use of low-oxidation molten slag as much as possible and the purification effect of silicon due to the use of high-oxidation molten slag are optimally combined. As a result, the productivity of removing the crucible can be improved and the durability of the crucible used for slag refining can be secured. In particular, according to the present invention, it is possible to reduce the boron concentration to 0.3 mass ppm or less, and further to 0.1 mass ppm or less, so that silicon as a raw material for a solar cell substrate is of high quality and inexpensive. Can be supplied to.
Hereinafter, preferred embodiments of the present invention will be specifically described with reference to the accompanying drawings. The following shows an example of the silicon slag refining method according to the present invention, and the present invention is not limited to this content.
FIG. 3 shows a conceptual diagram of a refining furnace for obtaining high-purity silicon using the silicon slag refining method of the present invention. This refining furnace contains a
The
FIG. 3 shows an example in which the density of the molten slag is smaller than that of the molten silicon, and the molten slag floats by forming a clear interface on the molten silicon. Moreover, the density of molten slag may be larger than that of molten silicon. In that case, the slag sinks below the molten silicon. As a method of discharging only the molten slag that sinks below the silicon, for example, an outlet and an on-off valve are installed at the bottom of the crucible, and when discharging the molten slag, the on-off valve is opened and the molten slag is removed from the crucible. The on-off valve may be closed when the molten slag disappears in the crucible. With regard to the on-off valve, for example, the structure is a pipe provided with both a device for heating the on-off valve and a device for cooling the on-off valve around the on-off valve, and the device for cooling the on-off valve when closing the on-off valve The flow in the on-off valve is stopped by coagulating the substance in the on-off valve by actuating only the on-off valve. On the other hand, when opening the on-off valve, only the device for heating the on-off valve is operated to The action can be realized by generating and sustaining the flow by keeping the material in a molten state. However, regarding the refining of silicon in the present invention, since the difference in density between the molten slag and the molten silicon does not have a great influence, only the case where the density of the molten slag is smaller than that of the molten silicon will be described below.
A slag refining method comprising two refining stages will be described using the refining furnace shown in FIG.
First, crude metal silicon used as a raw material is melted by a melting device (not shown), and the entire amount of the obtained molten silicon is poured into the
Next, the
After this one-time refining is completed, the
When the boron concentration in the molten silicon reaches a predetermined switching reference value by the first purification step, the second molten slag is switched to the second molten slag having a higher oxidizing power against boron in the molten silicon than the first molten slag, Subsequently, the second purification step is performed. That is, the material which forms the slag (2nd molten slag) which uses the boron capture | acquisition body and boron oxidant supplied from the
FIG. 4 shows another configuration example of a refining furnace used for obtaining high-purity silicon by a silicon slag refining method comprising two refining stages. In FIG. 4, the
Further, since it is considered that more slag is used in the first refining stage than in the second refining stage, the slag replacement frequency increases, so that the
On the other hand, the
The advantage of maintaining the inside of the smelting furnace in a non-oxidizing atmosphere will be described. When the refining furnace in the final refining stage is made a non-oxidizing atmosphere, a crucible material that can not be used in the air atmosphere but exhibits suitable characteristics in the non-oxidizing atmosphere, such as high-purity graphite, can be applied to the refining furnace. . High-purity graphite can be obtained at a relatively low cost as compared with other materials. In addition, a dense (low porosity) and high toughness type graphite material exhibits good oxidation resistance to slag in a non-oxidizing atmosphere. For this reason, the graphite material can be selected as the most suitable crucible material in a non-oxidizing atmosphere in the final refining stage where boron contamination of molten silicon by the crucible is the most problematic. On the other hand, in the purification stage prior to the final purification stage, the boron concentration in the molten silicon is higher than that in the final purification stage, so that the boron contamination prevention effect of the molten silicon due to the use of the high-purity crucible does not affect much. On the other hand, even when a graphite crucible is used in the purification stage prior to the final purification stage, it is necessary to maintain the inside of the furnace in a non-oxidizing atmosphere in order to prevent oxidation of graphite by oxygen in the atmosphere. In a non-oxidizing atmosphere, workability is generally hindered when slag is supplied or discharged, and productivity is reduced. For this reason, it is not preferable to apply a smelting furnace having a non-oxidizing atmosphere to the entire refining stage. Therefore, in the present invention, the refining furnace is divided for each refining stage, and only the refining furnace in the final refining stage in which the high-purity graphite crucible exhibits its effect is the non-oxidizing atmosphere furnace, and the refining furnace in the other refining stage Is preferably opened to the atmosphere because both productivity and molten silicon purity can be realized.
In addition, in the first purification stage, the molten silicon gradually decreases in amount due to reasons such as part of the molten silicon being discharged out of the furnace together with the slag during oxidation of the molten silicon and slag discharge. The two
In the manufacturing apparatus X shown in FIG. 4, after the last unit operation in the first refining stage is completed, the used molten slag is discharged to a hot water crucible (not shown), and the molten silicon in the
By performing the first purification stage and the second purification stage using separate smelting furnaces, as described above, it becomes possible to design an optimum apparatus according to the purification stage, and cost efficiency It is efficient in terms of workability. In addition, since the used molten slag adheres to the inner wall of the

A sample was collected from the solidified silicon and analyzed by inductively coupled plasma mass spectrometry. As a result, it was confirmed that the boron concentration was refined to 0.09 mass ppm, and the target value of 0.3 in the present invention was confirmed. A boron concentration of mass ppm or less was satisfied. At this time, the B distribution ratio (average) in the first purification stage was 1 to 1.5, and the B distribution ratio (average) in the second purification stage was 5. Moreover, when slag refining so far was carried out for a total of 100 cycles using the same refining furnace, it was confirmed that the
[Comparative Example 1]
In all unit operations, 5000 kg (powder) of CaO and 5000 kg (granular) of silica were prepared as slag raw materials, respectively, and used as boron capture bodies. Moreover, unit operation was implemented 50 times and slag was supplied by the uniform quantity over all unit operation. Slag refining was performed in the same manner as in Example 1 except for the above conditions. The result of analyzing the boron concentration in the silicon sampled after the end of one cycle was 0.7 mass ppm, and the target boron concentration of 0.3 mass ppm in the present invention could not be satisfied.
[Comparative Example 2]
The same metallic silicon as in Example 1 is prepared, and the same amount of slag material as that for the second molten slag in Example 1 is used in all unit operations, and the amount supplied to the
Using the manufacturing apparatus X shown in FIG. 4, slag refining of silicon consisting of two stages of purification was performed. The
The metal silicon to be refined was a 500 kg lump containing 40 ppm by mass of boron (B). Moreover, 1000 kg of quartzite (granular), 1600 kg of CaO (granular) and 800 kg of CaF 2 (granular) were prepared as slag materials for forming the first molten slag. On the other hand, slag materials for forming the second molten slag were prepared with 260 kg of sodium hydroxide (powder) as a boron oxidant and 140 kg of silica (granular) as a boron trap. This Example 2 is also performed based on a calibration curve prepared in advance as in Example 1, and the reference value for switching between the first stage and the second stage of purification is the boron concentration of 1 mass ppm, and finally. The boron concentration required for each was set to 0.1 ppm by mass.

After the first purification step was completed, the used first molten slag was drained out of the reaction system, and the molten silicon was transferred into the
[Second stage purification stage]
The slag material prepared for forming the second molten slag was put on the molten silicon in the
As a result of collecting samples from the solidified silicon and analyzing the components, it was confirmed that the boron concentration was refined to 0.10 mass ppm, and the boron concentration necessary for silicon for solar cells was satisfied. At this time, the B distribution ratio (average) in the first purification stage was 0.9 to 1.3, and the B distribution ratio (average) in the second purification stage was 5. In addition, when 100 cycles of the slag refining described so far were performed using the same manufacturing apparatus X, it was confirmed that the
In the case of this example, when the first purification step was completed, the productivity was 15 kg / Hr, and the productivity of the second purification alone was 140 kg / Hr. Therefore, if Example 2 is a manufacturing apparatus consisting of a total of 10 refining furnaces including 9 first refining furnaces and 1 second refining furnace, a productivity of 135 kg / Hr can be obtained for product silicon. (The first refining stage is the rate-limiting stage of productivity, and the total productivity throughout the slag refining is 15 kg / Hr × 9 units = 135 kg / Hr). This is a value higher than the productivity of 90 kg / Hr for 10 purification apparatuses in Example 1, and in this example, the effect of further improving productivity can be obtained.
The reason why productivity can be further improved and the total amount of molten slag used can be reduced by preparing a smelting furnace according to each refining stage as in Example 2 is as follows. First, since the wear rate of the

After the completion, the molten silicon discharged into a hot water crucible (not shown) was solidified as it was, and 370 kg of silicon was recovered (the previous operation consisting of two purification steps was defined as one cycle).
