Abstract
Description
The present invention relates to an ink jet recording head and a method for manufacturing the same, and more specifically to an ink jet recording head including a silicon substrate and a method for manufacturing the same.
Inkjet recording heads display characters, symbols, graphics, etc. by ejecting ink onto a recording medium such as paper or resin sheets by using the function of ink ejection energy generating elements such as piezoelectric elements and heating resistors. Is to do. The ink jet recording head is manufactured using a semiconductor film forming technique using photolithography on a substrate, and an electric control circuit for driving an ink ejection energy generating element is required in response to a demand for miniaturization and high density. The built-in one is known. In the case of using a silicon substrate as the substrate of such an ink jet recording head, it is known that a silicon anisotropic etching technique can be applied in forming an ink supply port provided through the substrate (Japanese Patent Laid-Open No. 9-11479). (Patent Document 1)). Here, it is desirable to provide the ink supply ports uniformly with high accuracy. For this reason, a method has been reported in which a sacrificial layer is provided on the membrane portion of the silicon single crystal substrate surface side where the ink supply opening is formed, and the ink supply opening of the individual ink chamber is formed to a certain size (Japanese Patent Laid-Open 10-181032 gazette (patent document 2)). In order to manufacture this ink jet head, as shown in FIG. 6, a
In recent years, as shown in FIG. 7, a structure in which an aluminum film
An object of the present invention is to provide a highly reliable ink jet recording head capable of suppressing a crack generated in a protective film of an ink discharge energy generating element during manufacture of the ink jet recording head and supplying a uniform and constant amount of ink with high accuracy. The ink jet recording head shown in FIGS. 1 and 2 has a plurality of ink ejection energies interposed between an

Then, the step of etching the silicon substrate using the protective film and the end cover layer as an etching stop layer, and the portion where the ink supply port is formed are provided so as to be surrounded by the end cover layer And removing the protective film to form the ink supply port.

And a step of forming a supply port.
Hereinafter, the manufacturing method of the ink jet recording head of the present invention will be described with reference to FIG. 3 showing a schematic cross-sectional view in the cross section at the position AA in FIG.
First, it is preferable to form a silicon oxide film prior to the step of forming the ink discharge energy generating element on the silicon substrate.
As shown in FIG. 3A, a silicon substrate having a membrane portion whose front and back surfaces are covered with
After the sacrificial layer 3 is formed, the
Next, a plurality of ink discharge energy generating elements are formed. A plurality of ink ejection
Next, the
Next, an end cover layer material having an etching resistance against the etching of the silicon substrate, which is different from the protective film, is laminated on the portion serving as the ink supply port opening end. The end covering layer material is preferably provided so as to cover the end of the silicon nitride film. It is preferable to form an adhesion layer on the portion where the flow path forming member on the protective film is laminated together with the end cover layer material.

Next, a flow path forming member is formed on the silicon substrate on which the end portion covering layer material is laminated.

Co., Ltd., product name) is applied to the silicon substrate with a predetermined thickness by spin coating. Thereafter, the
Then, as shown in FIG. 3E, the flow path forming member is laminated so as to cover the resin layer and the adhesion layer. Thereafter, the flow path forming member in the portion that becomes the ink ejection port is removed. The flow path forming member material preferably contains the photosensitive resin and the cationic photopolymerization initiator because patterning by photolithography is possible without etching. Such a flow path forming member material is applied and laminated by, for example, spin coating. Thereafter, the flow path forming member material is exposed and cured by ultraviolet rays, Deep UV, or the like through a mask. Thereafter, development is performed to remove the flow path forming member material in the portion that becomes the
Next, the silicon substrate is etched using the protective film and the end cover layer as an etching stop layer.

Next, the silicon oxide film is removed by etching. As shown in FIG. 3G, the
Next, the end portion covering layer material is formed by removing the end portion covering layer material by etching while leaving a portion covering the end portion of the silicon nitride film. The end

A method for manufacturing the ink jet recording head according to the third aspect of the present invention, which is different from the method for manufacturing the ink jet recording head according to the second aspect of the present invention, will be described with reference to FIG. In the method of manufacturing an ink jet recording head according to claim 3, the steps of forming the protective film and laminating the end cover layer material are different from the method of manufacturing the ink jet recording head according to
The method of manufacturing an ink jet recording head according to claim 3 is characterized in that a protective film is formed in a region excluding a portion to be an ink supply port opening end, that is, a defect portion is provided in a portion to be an ink supply port opening end. Thus, a protective film is laminated. As shown in FIG. 4 (B), the protective film material laminated on the peripheral portion of the membrane part, that is, the part serving as the ink supply port opening end is removed, and the
Next, an adhesion layer is formed on the portion where the flow path forming member on the silicon nitride film is laminated, and the end portion of the silicon nitride film as a protective film on the outer peripheral side of the defect portion is covered on the defect portion, An end covering layer material that is resistant to etching of the silicon oxide film is laminated.
As shown in FIG. 4C, the silicon nitride film on the outer peripheral side of the defective portion is formed on the peripheral portion of the portion where the ink supply port opening is formed, that is, on the
Further, it is preferable to form the
Further, regarding the removal of the membrane portion when the ink supply port is formed by etching from the back surface of the silicon substrate, the end covering material layer is exposed after the silicon oxide film is removed.
In the method of manufacturing the ink jet recording head shown in FIG. 4, the end cover layer material is used as the etching stop layer of the silicon oxide film for forming the ink supply opening, but the protective film on the ink discharge energy generating element is used. Although formed at the same time, since the protective film is separated by the defect portion, it is not exposed to etching of the silicon oxide film, and cracks generated in the protective film can be suppressed.
Through the above steps, an ink jet recording head can be completed. The obtained ink jet recording head has a terminal for driving connected to an ink discharge pressure generating element, joined to a heat radiating base plate made of aluminum or alumina ceramic, and then a holder for holding each member and ink supply The ink storage section (ink tank) can be combined and applied to a recording apparatus. Further, after the substrate on which the flow path is formed is cut and separated into chips by a dicing saw or the like and electrically connected to drive the ink discharge energy generating element, the ink supply port is connected to the ink storage portion. The ink jet recording head can be completed by connecting to the supply path.
