さらに、図12(c)に示すように、誘電体膜15をマスクに使用して、コンタクト層15、上部クラッド層13、コア層12及び下部クラッド層11をエッチングして円孔2を形成する。エッチングには、RIE(Reactiv Ion Etching)やICP−RIE(Inductively Coupled Plasma RIE)を用いることができる。

さらに、電子線蒸着や抵抗加熱蒸着のような方法を用いて上部電極18、下部電極19を順に形成する。この際、フォトリソグラフィーによるリフトオフ工程を用いて半導体レーザ部20のみに上部電極18を形成する。
なお、上記各実施形態例では、発振波長が1.55μmのものを示したが、他の発振波長とすることができることは言うまでもない。
