次に、図3に示したように、上記の方法により形成された窒化物系半導体レーザ素子を、リッジ部10がストライプ状に延びる方向と垂直な方向に、約600μmの長さ(L1)で劈開する。そして、真空蒸着法を用いて、レーザ光を出射する劈開面に、約30nmの厚みを有するSiO2からなる低反射率膜16を形成する。また、真空蒸着法を用いて、レーザ光を出射する劈開面と反対側の劈開面に、SiO2からなる5つの膜17aと、TiO2からなる5つの膜17bとを交互に積層することにより、約0.6μmの厚み(L2)を有する多層膜からなる高反射率膜17を形成する。これにより、レーザ光を出射する劈開面における反射率は10%、レーザ光を出射する劈開面と反対側の劈開面における反射率は95%となるように形成される。このようにして、図1に示した本発明の一実施形態による窒化物系半導体レーザ素子が形成される。
