Abstract
Description
The present invention relates to a high-power semiconductor laser used for a light source such as an optical disk device or an optical communication system.
An infrared light emitting semiconductor laser used for a light source of an optical disk device or an optical communication system is a basic component required for data writing / reading and data transmission. In order to process a large amount of data while ensuring high speed and high reliability, the semiconductor laser needs to operate stably in a high output region.
In order for the semiconductor laser to stably operate in the high output region, it is necessary to suppress the heat generation of the semiconductor laser and to sufficiently dissipate the semiconductor laser. The suppression of heat generation of the semiconductor laser can be realized by simply lowering the operating voltage and operating current by lowering the threshold current, increasing the differential efficiency, and lowering the device resistance.
The case where the device resistance is lowered will be described below.
FIG. 9 is a schematic sectional view of a conventional ridge stripe semiconductor laser. FIG. 10 is a schematic cross-sectional view of another conventional ridge stripe semiconductor laser.
9 and 10, 101 is an n-type GaAs (100) just substrate, 102 is an n-type AlGaAs / GaAs buffer layer, 103 is an n-type AlGaAs cladding layer, 104 is a quantum well active layer, and 105a is a p-type AlGaAs lower cladding. 105b is a p-type AlGaAs upper cladding layer, 106 is an etching stop layer, 108 and 114 are p-type GaAs contact layers, 111 is a dielectric layer, 112 is an n-type AlGaAs buried layer, 121 and 123 are p-side electrodes, 122 Is an n-side electrode.
When an n-type substrate is used as in the semiconductor laser shown in FIGS. 9 and 10, the n-type cladding layer is flattened, and a striped ridge is formed in the p-type cladding layer. This ridge can confine the current toward the active layer.
In the structure in which such a ridge is formed, the series resistance of the n-side portion of the semiconductor laser is not particularly problematic. This is because the n-side portion of the semiconductor laser has a large area, so that the resistance is difficult to increase. As a result, the doping concentration of the n-side portion of the semiconductor laser is smaller than 1 × 10 18 / cm 3 , for example, 5 × 10 17 / cm 3 or less, and there is no problem.
On the other hand, the p-side portion of the semiconductor laser is easily affected by series resistance because the width of the current-flowing portion is narrowed. As a conventional measure for reducing the series resistance, the p-side portion of the semiconductor laser is increased in concentration. For example, the doping concentration of the p-type AlGaAs
However, if doping is performed in a high concentration region where the doping concentration of the p-type AlGaAs
Even with the above free carrier loss, the laser differential efficiency can be achieved up to 1.1 W / A, but in order to increase the laser differential efficiency beyond 1.1 W / A, free carrier loss can be achieved. Must be suppressed.
The free carrier loss can be effectively suppressed by reducing the doping concentration of the p-side portion of the semiconductor laser to 1 × 10 18 atoms / cm 3 or less.
However, for example, the doping concentration of the p-type AlGaAs
FIG. 13 shows a current-voltage characteristic of the semiconductor laser of FIG. 9 by a solid line and a current-light output characteristic of the semiconductor laser of FIG. 9 by a one-dot chain line. In the graph of FIG. 13, the horizontal axis corresponds to the operating current, the left vertical axis corresponds to the operating voltage, and the right vertical axis corresponds to the output. More specifically, in FIG. 13, the current-voltage characteristic before the doping concentration is lowered is shown by a thin solid line, and the current-voltage characteristic after the doping concentration is lowered is shown by a thick solid line. In FIG. 13, the current-light output characteristic before the doping concentration is lowered is shown by a thin one-dot chain line, and the current-voltage characteristic after the doping concentration is lowered is shown by a thick one-dot chain line.
As can be seen from FIG. 13, when the doping concentration is lowered, the differential efficiency obtained from the slope of the straight line indicating the current-light output characteristic increases from 1.1 W / A to 1.2 W / A, and an improvement is seen. However, according to the curve showing the current-voltage characteristics, the operating voltage has increased. Such an increase in operating voltage causes heat generation, and becomes a major factor that deteriorates the characteristics of the semiconductor laser.
There are two reasons why the operating voltage increases when the doping concentration of the p-type AlGaAs
Hereinafter, this phenomenon will be described with reference to FIGS.
When the p-type AlGaAs
When the p-type AlGaAs
For this reason, the discontinuity ΔEv of the valence band influences the resistance of the interface between the p-type AlGaAs
As a result, the series resistance Rd further decreases in the semiconductor laser of the type shown in FIG.
In addition to lowering the resistance value as a bulk, in addition, the p-type dopant diffuses, so that the crystal steepness at the interface between the p-type AlGaAs
Accordingly, an object of the present invention is to provide a semiconductor laser capable of suppressing heat generation even in a high output region of 150 mW or more, and having both high differential efficiency and low device resistance.
In order to solve the above problems, the semiconductor laser of the present invention is
In a semiconductor laser having an AlGaAs compound semiconductor as a main constituent material,
A substrate,
A first cladding layer formed on the substrate;
An active layer formed on the first cladding layer;
A second cladding layer formed on the active layer and having at least part of a ridge stripe shape;
An intermediate layer formed on the second cladding layer;
A contact layer formed on the intermediate layer and made of a material different from the second clad layer;
The Al composition ratio of the intermediate layer is smaller than the Al composition ratio of the second clad layer and larger than the Al composition ratio of the contact layer.
According to the semiconductor laser having the above configuration, the intermediate layer is interposed between the second clad layer and the contact layer, so that the effect of dividing into two high energy barriers and lowering the barrier against carriers can be obtained. As a result, the series resistance of the semiconductor laser is reduced, and even in a high-efficiency semiconductor laser in which the doping concentration of the second cladding layer must be lowered, high differential efficiency can be realized while preventing the operating voltage from rising. That is, even when the high differential efficiency η is realized by setting the doping concentrations of the second cladding layer and the contact layer to be low, the device resistance does not increase.
For example, when an AlGaAs-based material widely used for semiconductor lasers is used, more specifically, Al 0.48 Ga 0.52 As is used as the material of the second cladding layer, and the material of the contact layer is used. Take the case of using GaAs as an example.
The band gap is 1.42 eV for GaAs and 2.0 eV for Al 0.48 Ga 0.52 As. When a heterojunction of GaAs and Al 0.48 Ga 0.52 As is formed, the barrier formed at the boundary is approximately ΔEc = 0.34 eV at the lower end of the electron conduction band and approximately ΔEv = at the upper end of the valence band. It is known to be 0.24 eV. Now, a p-type Al 0.24 Ga 0.76 As intermediate layer of 100 nm is inserted between the p-type Al 0.48 Ga 0.52 As second cladding layer and the p-type GaAs contact layer. The p-type dopant concentration of the p-type Al 0.48 Ga 0.52 As cladding layer, the p-type Al 0.24 Ga 0.76 As intermediate layer, and the p-type GaAs contact layer is 9 × 10 17 pieces / cm 3 in this order. 2.5 × 10 18 pieces / cm 3 and 5 × 10 18 pieces / cm 3 . In this case, the energy gap distribution is shown in FIG. Comparing FIG. 3 and FIG. 11, in FIG. 11, the energy barrier ΔEv is 0.2 eV, but in FIG. 3, the energy barriers Ev1, Ev2 are about 0.12 eV. Thus, the p-type Al 0.24 Ga 0.76 As intermediate layer is interposed between the p-type Al 0.48 Ga 0.52 As second cladding layer and the p-type GaAs contact layer, The energy barrier can be lowered.
FIG. 4 shows a current-voltage characteristic of the ridge stripe semiconductor laser provided with the intermediate layer by a solid line and a current-light output characteristic of the ridge stripe semiconductor laser by a one-dot chain line. In the graph of FIG. 4, the horizontal axis corresponds to the operating current, the left vertical axis corresponds to the operating voltage, and the right vertical axis corresponds to the laser light output. More specifically, FIG. 4 shows current-voltage characteristics when the doping concentration of the p-type GaAs contact layer and the p-type Al 0.48 Ga 0.52 As second cladding layer is increased by a thin solid line. The current-voltage characteristic when the doping concentration of the n-type GaAs contact layer and the p-type Al 0.48 Ga 0.52 As second cladding layer is lowered is shown by a thick solid line. FIG. 4 shows a current-light output characteristic when the doping concentration of the p-type GaAs contact layer and the p-type Al 0.48 Ga 0.52 As second cladding layer is increased by a thin one-dot chain line. The current-voltage characteristics when the doping concentrations of the type GaAs contact layer and the second cladding layer are lowered are shown by thick dashed lines.
From a comparison between FIG. 4 and FIG. 13 showing the characteristics of the ridge stripe semiconductor laser without the intermediate layer, the doping efficiency of the p-type Al 0.48 Ga 0.52 As clad layer is lowered to increase the differential efficiency. It can be seen that even with improvement, the increase in operating voltage is very limited.
Conventionally, in a red semiconductor laser, a p-type GaInP layer has been inserted as an intermediate layer between a GaAs contact layer and an AlInGaP cladding layer, and has been used as an easily energized layer or a band gap discontinuous relaxation layer.
In the case of a red semiconductor laser, the difference between the band gap energy of the GaAs layer and the band gap energy of the AlInGaP clad layer is large, and when both are directly connected, the band energy on the valence band band side generally expressed by ΔEv The discontinuity is a typical value as large as ΔEv = 0.5 eV. For this reason, it has been necessary in advance to insert the intermediate layer, lower the effective barrier to about 0.25 eV, and lower the operating voltage of the laser.
On the other hand, in the case of an infrared semiconductor laser, even if the p-type GaAs contact layer and the p-type AlGaAs cladding layer are directly connected, the typical value of ΔEv is as small as about 0.2 eV. The value is very small when compared with the value of the red semiconductor laser, and is also very small at the same level or lower than 0.25 eV when the intermediate layer is inserted. For this reason, ΔEv did not become a problem in low output oscillation.
If the band gap difference is about 0.2 eV, a tunneling phenomenon in which carriers penetrate the spiked barrier of ΔEv occurs by increasing the doping concentration of both the p-type GaAs layer and the p-type AlGaAs cladding layer. Therefore, in the case of an infrared semiconductor laser that is often composed of an AlGaAs-based material, the idea of an easily energized layer for a red semiconductor laser does not occur, and the only way to reduce the series resistance Rd is to increase the doping concentration. It has been done.
However, for example, in a high output region that requires continuous oscillation at a typical value of 150 mW or more and pulse oscillation at 200 mW or more, heat generation of the infrared semiconductor laser particularly affects the characteristics of the infrared semiconductor laser. It becomes like this. One method for reducing the heat generation of the infrared semiconductor laser in the high-power oscillation region is to increase the differential efficiency η and decrease the operating voltage. As another one, there is a method of reducing the series resistance Rd itself.
As described at the beginning, the differential efficiency η can be improved only by reducing the doping concentration of the p-type AlGaAs cladding layer and reducing the absorption of light in the cladding layer, but it increases to the series resistance Rd. End up. The reason is that when the doping concentration of the p-type AlGaAs cladding layer is lowered, the tunnel phenomenon is suppressed in the opposite manner, so that carriers do not penetrate the spiked barrier of ΔEv, and it is necessary to overcome the energy difference of ΔEv. It was to occur.
Faced with such difficulties, even in the case of an infrared semiconductor laser, particularly in a high-power oscillation region, the necessity of an easily energized layer is recognized for the first time, and an intermediate layer is formed between the second cladding layer and the contact layer. It has been found that this object can be achieved by inserting a layer having a proper Al composition.
In the semiconductor laser of one embodiment,
The Al composition ratio of the intermediate layer is an intermediate value between the Al composition ratio of the second cladding layer and the Al composition ratio of the contact layer.
According to the semiconductor laser of the above embodiment, since the Al composition ratio of the intermediate layer is an intermediate value between the Al composition ratio of the second cladding layer and the Al composition ratio of the contact layer, the barrier against carriers is surely increased. Can be lowered.
In the semiconductor laser of one embodiment,
The minimum value of the width of the intermediate layer is larger than the minimum value of the width of the second cladding layer.
Here, the width of the intermediate layer or the second cladding layer refers to the length of the intermediate layer or the second cladding layer in the direction perpendicular to the emitting direction of the laser beam by the active layer and perpendicular to the layer thickness direction. .
According to the semiconductor laser of the above embodiment, since the minimum value of the width of the intermediate layer is larger than the minimum value of the width of the second cladding layer, the contact area at the portion where the barrier is formed is widened. . As a result, the effect of reducing the series resistance of the semiconductor laser is further enhanced, so that heat generation is reliably suppressed even in a high-power laser oscillation region exceeding 150 mW.

In the semiconductor laser of one embodiment,
A p-type dopant is added to at least a portion of the second cladding layer on the intermediate layer side so that the p-type dopant concentration is 3 × 10 17 atoms / cm 3 or more and 1 × 10 18 atoms / cm 3 or less. ,
A p-type dopant is added to at least the intermediate layer side portion of the contact layer so that the p-type dopant concentration is 1 × 10 18 atoms / cm 3 or more and 1 × 10 19 atoms / cm 3 or less.
According to the semiconductor laser of the above embodiment, the p-type dopant concentration in at least the portion on the intermediate layer side of the second cladding layer is 3 × 10 17 atoms / cm 3 or more and 1 × 10 18 atoms / cm 3 or less. Since the p-type dopant concentration in the contact layer at least on the intermediate layer side is 1 × 10 18 atoms / cm 3 or more and 1 × 10 19 atoms / cm 3 or less, the free carrier loss of light by the second cladding layer And the differential efficiency can be increased.

According to the semiconductor laser of the above embodiment, since the p-type dopant of the second cladding layer contains carbon and the p-type dopant of the contact layer contains zinc, only the p-type dopant of the contact layer diffuses to form a heterojunction. This contributes to a reduction in resistance at the interface and can prevent the p-type dopant of the second cladding layer from diffusing into the active layer.

According to the semiconductor laser of the above embodiment, since the p-type dopant in the contact layer is diffused in the second cladding layer, the resistance at the heterojunction interface can be reduced.
Further, the diffusion of the p-type dopant in the contact layer with respect to the second cladding layer can be reliably performed by heat-treating the contact layer by, for example, a rapid heat treatment method.

In the semiconductor laser of one embodiment,
The second cladding layer and the contact layer are made of Al x Ga 1-x As,
The Al composition ratio xm in at least the contact layer side portion of the intermediate layer is expressed by the following formula:
xm ≦ (2 · x1 + x2) / 3
x1: Maximum value of the Al composition ratio of the second cladding layer
x2: The maximum value of the Al composition ratio of the contact layer is satisfied.

In the semiconductor laser of one embodiment,
The second cladding layer is
A lower second cladding layer which is a flat portion located on the active layer side;
An upper second cladding layer that is a stripe portion located on the intermediate layer side,
At least a part of the portion on the active layer side of the upper second cladding layer has an Al composition ratio in the range of 0.42 to 0.55,
The contact layer is made of GaAs,
The Al composition ratio of the intermediate layer on the contact layer side is in the range of 0.14 to 0.4.
According to the semiconductor laser of the embodiment, at least a part of the portion of the upper second cladding layer on the active layer side has an Al composition ratio in the range of 0.42 to 0.55, and the contact layer is GaAs. Since the Al composition ratio of the intermediate layer on the contact layer side is in the range of 0.14 to 0.4, for example, using HF (hydrogen fluoride), the second cladding layer of the intermediate layer The width on the side can be made wider than the width on the intermediate layer side of the second cladding layer.
Therefore, the width of the intermediate layer on the second cladding layer side is made wider than the width of the second cladding layer on the intermediate layer side to increase the contact area between the contact layer and the intermediate layer, thereby reducing the series resistance. it can.
For example, if an etching stop layer made of GaAs exists between the lower second cladding layer and the upper second cladding layer, the Al composition x of the lower second cladding layer exceeds 0.42. However, the above structure can be reliably realized by using HF.
The Al composition ratio of the intermediate layer on the contact layer side is more preferably in the range of 0.14 to 0.28.
According to the semiconductor laser of the present invention, the Al composition ratio of the intermediate layer in which the intermediate layer is interposed between the second cladding layer and the contact layer is smaller than the Al composition ratio of the second cladding layer, and the contact When the Al composition ratio of the layer is larger, the barrier against carriers is lowered, so that the series resistance can be reduced, and even if the high differential efficiency in which the doping concentration of the second cladding layer has to be lowered is realized, the device resistance is reduced. The rise can be prevented.
Hereinafter, the semiconductor laser of the present invention will be described in detail with reference to the illustrated embodiments.
FIG. 1 is a schematic sectional view of an AlGaAs semiconductor laser according to an embodiment of the present invention.

The p-type AlGaAs
The p-type AlGaAs
The n-type GaAs (100) just
According to the semiconductor laser having the above configuration, the p-type AlGaAs
Hereinafter, the manufacturing process of the semiconductor laser will be described with reference to FIGS.
First, as shown in FIG. 5, an n-type GaAs / AlGaAs buffer layer 2 (layer thickness 0.2 μm), n-type is formed on an n-type GaAs (100) just
In the n-type AlGaAs
The p-type AlGaAs
In the growth layer formed by the MOCVD method, Si is used as an example of the n-type dopant, and as an example of the p-type dopant, C (carbon) is used for the p-type AlGaAs
Next, the laminated substrate of FIG. 5 is placed in an RTA (rapid heat treatment) furnace, and the laminated substrate is subjected to rapid heat treatment at 930 ° C. for 40 seconds. The RTA furnace is a device that rapidly raises and lowers the temperature. During the rapid heat treatment, Zn atoms diffuse in the crystal from the p-type
Next, a stripe pattern made of a resist is formed on the multilayer substrate that has been subjected to high-speed heat treatment by using a known photolithography technique. Further, as shown in FIG. 6, the p-type AlGaAs
As an example of the etching method for forming the stripe shape, sulfuric acid and hydrogen peroxide solution are formed from the p-type
When the etching using the HF-based etchant is completed, the p-type AlGaAs intermediate layer 7 (x = 0.24, 0.1 μm) is insoluble in the HF-based etchant, and thus the upper part of the p-type AlGaAs It becomes wider than the
The etching method for forming the stripe shape is not limited to wet etching, and may be performed by dry etching using a reactive gas, or may be performed by using dry etching and wet etching in combination.
Next, the
Next, a p-
Next, a laser bar is produced by cleavage, and a light transmission film is formed on the light emitting end face, which is the front end face of the laser bar, and a light reflecting film is formed on the rear end face of the laser bar, and then formed into chips by dicing.
The laser chip (semiconductor laser) completed as described above was mounted on a package, and laser characteristics were measured. As a result, the laser wavelength was 784 nm, the average value of the threshold current was 30 mA, and the average value of the slope efficiency was 1.2 A / W. The current-voltage curve and current-light intensity curve obtained at this time were as shown by the thick lines in FIG.
As described above, a high-power semiconductor laser that has high differential efficiency but also has high series resistance and suppresses heat generation has been realized.
