前記配線溝の底部の所定の位置に、前記下層銅配線に達する接続孔を形成する接続孔形成工程と、
前記配線溝と前記接続孔にバリアメタル層を形成するバリアメタル層形成工程と、
前記接続孔の底部の前記バリアメタル層を完全に除去するバリアメタル層除去工程と、
前記配線溝と前記接続孔にバリアメタル層を再形成するバリアメタル層再形成工程と、
前記バリアメタル層が形成された前記配線溝と前記接続孔内に、上層銅配線を形成する銅配線形成工程と、
