Abstract
Description
The present invention relates to a semiconductor sensor using a piezoresistor such as a semiconductor acceleration sensor or a semiconductor angular velocity sensor.
The semiconductor sensor is used, for example, for measurement of acceleration in a traveling direction or a lateral direction applied to a running vehicle, measurement of camera shake of a video camera, or the like.
As a semiconductor sensor, there is one in which a piezoresistor is formed on the surface of a silicon single crystal wafer by a method similar to an IC (integrated circuit) manufacturing technique and used as a strain gauge (for example,
The semiconductor sensor is provided with a weight portion so that the flexible portion is easily bent. A support portion is provided around the weight portion, and one end of the flexible portion is fixed to the weight portion and the other end is fixed to the support portion. A metal wiring pattern and a pad electrode electrically connected to the piezoresistor are formed on the support portion.
By the way, in order to prevent the flexible part from being damaged by a strong impact, it has been proposed to arrange a cover plate for regulating the displacement of the weight part with a gap from the flexible part and the weight part. (For example, refer to Patent Document 4).
In the semiconductor sensor described in
However, when the cover plate for restricting the displacement of the weight portion is arranged, there is a problem that the chip area of the semiconductor sensor is increased if a dedicated region for fixing the cover plate is provided on the support portion. Therefore, there is a method of joining the cover plate to the support portion using an epoxy adhesive so that the chip area of the semiconductor sensor does not increase. However, with an epoxy adhesive, residual stress is generated due to thermal shrinkage during bonding, which adversely affects the sensitivity of the semiconductor sensor. In addition, there are problems that uneven application of the adhesive occurs and the adhesive protrudes.
There is also a method of using welded glass as a substitute for the adhesive. However, even when welded glass is used, there is a problem that residual stress is generated due to thermal shrinkage during bonding.
Therefore, there is a method using anodic bonding in order to bond the cover plate to the support portion.
7A and 7B are diagrams showing an example of a conventional semiconductor sensor, where FIG. 7A is a plan view, FIG. 7B is a cross-sectional view taken along the line AA in FIG. 7A, and FIG. It is sectional drawing.
The semiconductor sensor 1a is formed by an SOI (Silicon-on-Insulator)

In the conventional semiconductor sensor described with reference to FIG. 7, the
However, if the
If the weight part is attached to the cover plate by anodic bonding, the weight part can be easily removed from the cover plate even if a reverse-bias electric field is applied or static electricity is removed. Can not. It is possible to remove the weight part from the cover plate by vibration energy by ultrasonic cleaning or fine jet processing, but this method has a problem that the flexible part is likely to be broken and the yield is lowered. there were.
Although it may be possible to prevent the weight portion from sticking to the cover plate by increasing the distance between the weight portion and the cover plate, in this case, the weight portion is attracted to the cover plate by electrostatic force during bonding. The problem that a flexible part will bend arises.
In addition, it is possible to partially change the depth of the concave portion of the cover plate to reduce the bonding area with the weight portion, but the processing step for partially changing the depth of the concave portion of the cover plate Is necessary, which increases the manufacturing cost.
Therefore, the present invention has an object to prevent the weight portion from sticking to the cover plate due to electrostatic force at the time of anodic bonding for attaching the cover plate to the support portion, and to easily remove the weight portion even when the cover plate is attached. .
The semiconductor sensor of the present invention includes a weight portion, a support portion provided around the weight portion, having at least a silicon layer, and the one surface side of the support portion between the weight portion and the support portion. A flexible portion for supporting the weight portion, a piezoresistor provided on the flexible portion, and formed on at least the one surface of the support portion. The metal wiring pattern and the pad electrode connected to each other, the weight part and the flexible part, and the weight part and the flexible part are arranged on the one surface side of the support part with a gap. A cover plate fixed to a cover plate fixing region provided on the one surface of the support portion, and provided on the weight portion on the one surface side, and the weight portion sticks to the cover plate. Protrusions for preventing A.
Since a protrusion is provided on the weight portion on the one surface side where the cover plate is disposed to prevent the weight portion from sticking to the cover plate, electrostatic force during anodic bonding is provided. Even if the weight part is sucked by the cover plate, the projecting part comes into contact with the cover plate, so the area contacting the cover plate is smaller than when there is no projecting part, and the weight part sticks to the cover plate. It becomes difficult.
In the present specification and claims, when an insulating film is formed on a weight portion including a protrusion, the protrusion and the weight portion include an insulating film. In this case, “the weight part sticks to the cover plate” means that the insulating film on the weight part sticks to the cover plate, and “the projection part contacts the cover plate” means “on the projection part”. It means that the insulating film contacts the cover plate.
The cover plate is preferably transparent to such an extent that the weight portion and the flexible portion can be seen from the one surface side.
If the cover plate is transparent to such an extent that the weight portion and the flexible portion can be seen, the inside of the semiconductor sensor can be visually confirmed after the cover plate is fixed to the support portion.
It is preferable that a dummy pattern formed simultaneously with the metal wiring pattern is provided in the cover plate fixing region.
If the cover plate fixing region is provided with a dummy pattern formed at the same time as the metal wiring pattern, the cover plate fixing region can be made the same height as the region where the metal wiring pattern is formed.
Furthermore, one surface of the flexible part and the support part is formed of the same silicon layer, and the metal wiring pattern and the dummy pattern are formed on the silicon layer via the insulating film, and the dummy pattern is formed on the insulating film. It is preferable to be electrically connected to the silicon layer through the formed through hole.
If the dummy pattern is electrically connected to the silicon layer, the dummy pattern and the cover plate can be bonded by anodic bonding.
Further, the silicon layer is an N-type silicon layer, the piezoresistor is a P-type diffusion layer, the metal wiring pattern and the dummy pattern are electrically separated, and the metal wiring pattern is the weight It may also be formed on the part.
In anodic bonding, a DC electric field can be applied by setting the silicon layer to a positive potential and the cover plate to a negative potential. By making the silicon layer N-type and the piezoresistor P-type, The junction surface of the P-type piezoresistor is reverse-biased, and no current flows through the piezoresistor and thus the metal wiring pattern.
Further, the protrusion provided on the weight portion may be made of the same metal material as the metal wiring pattern, and may be formed simultaneously with the metal wiring pattern.
If the protrusion provided on the weight portion is formed simultaneously with the metal wiring pattern, a dedicated process for forming the protrusion is not required.
Furthermore, it is preferable that the protrusions are electrically independent. If it does so, even if a voltage is applied at the time of anodic bonding, since an electric current does not flow into a projection part, a projection part does not stick to a cover board.
An example of a preferable interval between the weight portion and the cover plate is 13 μm to 17 μm.
Further, the metal wiring pattern and the second dummy pattern are arranged on the flexible portion so that the metal material forming region is substantially symmetrical with respect to the longitudinal center line of the flexible portion. May be.
Further, an example in which the second dummy pattern is electrically independent can be given. If it does so, even if it applies a voltage at the time of anodic bonding, since an electric current will not flow into a 2nd dummy pattern, a 2nd dummy pattern will not stick to a cover board.
An example in which the second dummy pattern is electrically connected to the metal wiring pattern can be given. If it does so, even if it applies a voltage at the time of anodic bonding, since an electric current will not flow into a 2nd dummy pattern, a 2nd dummy pattern will not stick to a cover board.
The semiconductor sensor of the present invention includes a cover plate that is disposed on the weight portion and the flexible portion, and is fixed to the cover plate fixing region provided on the support portion by anodic bonding. Since the projection is provided on the part, even if the weight is attracted to the cover plate by electrostatic force during anodic bonding, the projection comes into contact with the cover plate, so the cover plate and the weight The contact area is smaller than when no protrusion is provided, and the weight portion can be prevented from sticking to the cover plate. Moreover, since the contact area with the cover plate is small, it can be easily removed even if the cover plate and the weight portion are attached. As a result, the weight portion does not stick to the cover plate and cannot be removed, and the product yield can be improved.
If the cover plate is transparent to the extent that the weight portion and the flexible portion can be seen, the cover plate is fixed to the support portion and then water or foreign matter is mixed in, the flexible portion is damaged, the weight portion and the cover plate are Presence or absence of sticking can be visually confirmed before shipment, and defective products can be removed to provide a high-quality semiconductor sensor.
If the cover plate fixing region is provided with a dummy pattern formed at the same time as the metal wiring pattern, the cover plate fixing region can be made the same height as the region where the metal wiring pattern is formed.
One surface of the flexible part and the support part is formed of the same silicon layer, the metal wiring pattern and the dummy pattern are formed on the silicon layer through an insulating film, and the dummy pattern is formed through a through hole formed in the insulating film. If it is electrically connected to the silicon layer, the dummy pattern and the cover plate can be joined by anodic bonding, and the surface of the dummy pattern can be used as a joining white.
Furthermore, the silicon layer is made of an N-type silicon layer, the piezoresistor is made of a P-type diffusion layer, the metal wiring pattern and the dummy pattern are electrically separated, and the metal wiring pattern is also formed on the weight portion. In this case, when a direct current electric field is applied by anodic bonding with the silicon layer having a positive potential and the cover plate having a negative potential, a reverse bias is applied to the bonding surface between the N-type silicon layer and the P-type piezoresistor. Therefore, no current flows through the piezoresistor and thus the metal wiring pattern. Therefore, it is possible to improve the degree of freedom in the layout design of the metal wiring pattern while preventing the metal wiring pattern from sticking to the cover plate.
Furthermore, if the protrusion provided on the weight part is made of the same metal material as the metal wiring pattern and is formed simultaneously with the metal wiring pattern, a dedicated process for forming the protrusion is not required. Cost can be reduced.
In addition, if the protrusions made of the metal pattern are electrically independent, no current flows through the protrusions even when a voltage is applied during anodic bonding, so the cover plate and the weight part are attached. Can be prevented.
According to the research of the present inventor, it has been found that when the distance between the weight portion and the cover plate is less than 13 μm, the weight portion is easily attached to the cover plate due to the electrostatic force at the time of anodic bonding. Further, it was found that when the distance between the weight part and the cover plate is larger than 19 μm, the deformation of the flexible part is increased due to the electrostatic force or strong impact during anodic bonding.
Therefore, in the semiconductor sensor of the present invention, if the distance between the weight portion and the cover plate is set to 13 μm to 17 μm, the weight portion is difficult to stick to the cover plate due to electrostatic force when the cover plate is joined to the support portion. In addition, since the distortion of the flexible portion can be suppressed by the cover plate to such an extent that the flexible portion cannot be broken, a sensor having excellent impact resistance can be obtained.
In addition, the region where the metal material is formed on the flexible portion is substantially symmetrical with respect to the center line in the longitudinal direction of the flexible portion so that deformation due to twisting does not occur in the short direction of the flexible portion in a stationary state. If the metal wiring pattern and the second dummy pattern are arranged as described above, the strength of the flexible portion can be made substantially the same with respect to the center line in the longitudinal direction of the flexible portion. Twist of the flexible portion can be prevented, and the degree of correction of the initial value in the stationary state is not increased, and the symmetry of multiaxial sensitivity is not impaired, so that the detection accuracy can be improved.
Furthermore, if the second dummy pattern is made electrically independent, no current flows through the second dummy pattern even when a voltage is applied during anodic bonding. Therefore, the second dummy pattern is attached to the cover plate. Can be prevented.
Even if the second dummy pattern is electrically connected to the metal wiring pattern, no current flows through the second dummy pattern even when a voltage is applied during anodic bonding. Do not stick to.

シリコン層2a表面に、例えば膜厚が0.8μmのNSG(non-doped silicon glass)膜又はBPSG(boron phosphorus silicon glass)膜からなる絶縁膜12が形成されている。

Hereinafter, in this embodiment, the
In the
Here, it is preferable that the
In this embodiment, the

In this embodiment, since the
By the way, when anodic bonding is used to fix the
Here, it is preferable that the

Further, since the

Also in the semiconductor sensor shown in FIG. 2, since the
In the above embodiment, the
In the above embodiment, the
Thus, even when the
For example, as in the embodiment shown in FIG. 1, when the metal material forming region is not formed substantially symmetrically with respect to the longitudinal center line of the
Therefore, as shown in FIG. 4, the
