ついで、P型SOI基板表面にフォトレジストを形成し、I/O用NMOSトランジスタ70Nと電位固定部90の形成領域をエッチングするようにフォトレジストをパターニングする。このフォトレジストパターンを用いて、上記それぞれの領域の窒化膜110、P型SOI層3P−A,3P−B、および埋込み酸化膜層2をそれぞれ除去してP型シリコン基板1を露出させる(図12−2)。その後、熱酸化によりP型SOI層3P−Aの底端部を酸化する(図12−3)。これにより、埋込み酸化膜層2はP型SOI層3P−Aの素子分離絶縁膜4と接する領域で体積膨張した埋込み酸化膜層2Aとなる。そして、埋込み酸化膜層2Aの体積膨張した部分の上位に形成されたP型SOI層3P−Aと窒化膜110は上方へと持ち上げられる構造となる。また、熱酸化により、I/O用NMOSトランジスタ70Nと電位固定部90が形成される領域に露出させたP型シリコン基板1の表面には酸化膜111が形成される。このP型シリコン基板1の表面に形成された酸化膜111と、PチャネルSOI−MOSトランジスタ形成領域上に残された窒化膜110とをウエットエッチングなどにより除去する(図12−4)。
