Abstract
Description
The present invention relates to a method for reusing silicon. The present invention also relates to silicon and silicon ingot obtained by the method. More specifically, the present invention relates to the reuse of silicon to remove inclusions and impurities contained in a silicon scrap generated by cutting a silicon ingot.
In recent years, the demand for solar cells has increased rapidly due to growing awareness of energy issues such as depletion of fossil fuel resources and environmental issues such as global warming. Silicon that can be a solar cell has a purity of 99.9999% or higher and a specific resistance of 0.5 Ωcm or higher, and high purity silicon or IC substrates used in the semiconductor industry have been manufactured. Non-standard products that are sometimes generated are used as raw materials. However, high-purity silicon for semiconductors is expensive, and there is a limit to supply because the amount of non-standard products generated is small. Until now, there was no problem because the amount of non-standard products for silicon for electronic devices was higher than the demand for solar cells, but recently, the demand for solar cells has been increased for non-standard products for silicon for electronic devices. More than the amount, the shortage of raw materials for silicon for solar cells has become a serious problem, and an early countermeasure is strongly demanded.
Under such circumstances, an ingot of polycrystalline silicon, which is currently the mainstream of solar cell materials, is produced by the following method. As described above, non-standard products generated when manufacturing high purity silicon or IC substrates used in the semiconductor industry are melted in the mold and solidified in the same mold or melted in a crucible. The silicon melt is put into another mold and solidified to obtain a polycrystalline silicon ingot. In any case, since it is necessary to solidify the molten silicon in the mold, a mold release material is applied to the inner surface of the mold. This release material has the purpose of alleviating the thermal stress in the silicon ingot generated during the process of solidifying and cooling the silicon, and the purpose of preventing the active silicon melt from reacting with the mold and fusing.
In general, the mold release material is prepared by mixing powder such as silicon nitride, silicon carbide or silicon oxide into a solution composed of a suitable binder and solvent, stirring to form a slurry, and applying or spraying this onto the inner surface of the mold. It is formed by the method of coating by means such as. The slurry-like release material is generally produced by appropriately mixing and stirring a solvent such as water or alcohol, a binder for coating and molding, and an additive for improving fluidity.
PVA (polyvinyl alcohol) is the most used substance among binders for molding release agents. Since PVA is excellent in adhesiveness, it is suitable for powder bonding and adhesion. This molding binder is heated in a subsequent process or comes into contact with the melt to become a thermal decomposition product. In order to prevent such a thermal decomposition product of the molding binder from being mixed into the melt, After the molding binder is applied, the binder removal treatment is usually performed at a temperature of about 600 ° C. to 900 ° C. in an oxidizing atmosphere.
The prior art of the present invention has been described based on general technical information obtained by the applicant. However, within the scope of the applicant's memory, information to be disclosed as prior art document information before filing Does not have.
When such debinding treatment is performed in a vacuum or in an inert atmosphere, the thermal decomposition reaction of the organic polymer constituting the binder proceeds rapidly, and as a result, hydrogen atoms are extracted and CH is arranged in a straight line. Becomes benzene and other cyclic compounds. In addition, the dehydrogenation reaction is repeated to condense greatly and grow into a soot rich in carbon. In other words, organic polymers take the form of hydrogen atoms around the carbon skeleton, usually arranged outside the polymer, and the repulsive force of the hydrogen atoms prevents the polymer from agglomerating, It has a linear shape. However, by supplying thermal energy, the vibration energy of the bond between the hydrogen atom and the carbon atom increases, the bond is broken, and the hydrogen atom is extracted. Once stabilized as wrinkles, it is difficult to remove them by thermal decomposition, so the wrinkles come into contact with the silicon melt while adhering to the surface of the release material or the surface. The soot in contact with the melt or the carbon dissolved in the melt forms silicon carbide (SiC), which not only deteriorates the characteristics of the solar cell but also precipitates as a foreign substance to reduce the yield. Moreover, it causes a trouble such as cutting a wire saw used for wafer slicing.
For this reason, when a polycrystalline silicon ingot is produced, silicon that is in contact with the mold, that is, the side surface and the bottom surface of the ingot is generated by a thermal decomposition reaction of a release material or a binder, SiC formed by reaction adheres. Furthermore, since the ingot is produced by unidirectional solidification, the peeled release material or foreign matter such as SiC and impurities float on the top surface of the ingot and are condensed. Therefore, the top surface, side surface, and bottom surface of the release material, particularly SiC-containing ingot, are cut and removed by the diamond saw, and the cut portion (end material) is cut off the portion containing foreign matter or impurities and partly reused. However, most parts are reserved or disposed of.
An object of the present invention is to remove SiC particles that cause wire breakage of a wire saw from the top surface end material, side surface end material, and bottom surface end material cut and removed from the silicon ingot, thereby reducing impurity elements. Another object of the present invention is to provide a method of reusing as high purity silicon for solar cells. Another object of the present invention is to provide silicon and silicon ingot obtained by the method.

According to another aspect, a step of heating and melting the silicon scrap, a step of blowing a processing gas into the molten silicon, a step of solidifying the molten silicon in one direction to form a silicon ingot, and an impurity of the silicon ingot And a step of removing the concentration part.

According to another aspect, the step of heating and melting the silicon scrap, the step of blowing a treatment gas into the molten silicon, and the step of immersing the deposition substrate in the molten silicon to deposit silicon on the surface of the deposition substrate It is characterized by providing. On the other hand, according to another aspect, a step of heating and melting the silicon scrap, a step of blowing a processing gas into the molten silicon, a step of removing floating substances on the molten silicon surface, and a substrate for precipitation on the molten silicon Dipping and depositing silicon on the surface of the substrate for deposition. The aspect in which the silicon end material is used by cutting the surface or the aspect in which the silicon end material is used after being crushed is preferable. In addition, it is preferable that the silicon scrap is used after being cleaned. When cleaning, it is desirable to carry out after the silicon scrap is crushed. The silicon of the present invention is manufactured by the above recycling method. The silicon ingot of the present invention is characterized in that the silicon is melted in a mold and then formed by unidirectional solidification.
It is possible to reuse silicon scraps that could not be used because of troubles such as cutting wire saw wires because they contained foreign particles, especially SiC particles, as high-purity silicon for solar cells. It becomes.
(Silicon mill ends)
The silicon lump includes, for example, a silicon ingot obtained by melting a silicon raw material for a solar cell in a mold and then solidifying, and either single crystal silicon or polycrystalline silicon can be used. There are mainly Czochralski method (CZ: Czochralski method) and zone melting method (FZ: Floating zone melting method) for the production of single crystal silicon mass. Inexpensive CZ method. In the CZ method, a silicon polycrystal raw material lump is melted in a quartz crucible, and then a seed crystal is attached to the silicon melting surface and pulled up while cooling to obtain a cylindrical high-purity single crystal silicon ingot. FIG. 2 is a schematic view showing a cutting site of the silicon ingot. As shown in FIG. 2A, in order to obtain a solar cell wafer, a side surface portion of a cylindrical single
On the other hand, there is a so-called casting method in which a polycrystalline silicon lump is produced by cooling and solidifying directly in a mold. In the casting method, a raw material silicon heated and melted is directly cooled in a mold made of quartz or the like and solidified in one direction to obtain a
These foreign substances and impurities cause troubles in wire saw cutting and deterioration of the characteristics of the solar cell in the process until the solar cell is manufactured. For example, the side and bottom surfaces of the silicon ingot are cut and removed with a diamond saw. To do. Here, the diamond saw is a band saw in which a diamond tip is embedded in a band saw. The end materials cut at this time are the side
In the present invention, a silicon scrap obtained by cutting a silicon lump such as a silicon ingot is used as a silicon raw material for solar cells. As the silicon end material, at least one of the single crystal silicon
A工程により、表面に付着した介在物や不純物を数μm(たとえば3μm位)〜数mm(たとえば5mm位)削り取る。
(Process A: Process of scraping off the surface of mill ends)
In step A, silicon scraps obtained by cutting the silicon ingot, in particular, mold release materials adhering to the surfaces of the top face, side face and bottom face, particulate inclusions such as cocoons and SiC, and casting Alternatively, the surface is cut in order to remove impurity elements such as Fe and Al mixed in a process such as cutting. The scraping method may be a method such as grinder polishing or sander polishing, or a method of scraping by spraying SiC abrasive grains. Further, the means for cutting is not limited to the dry method, and may be a wet method in which etching is performed with a solution such as an acid or an alkali. Further, a plasma etching method using a gas such as CF 4 , CF 2 Cl 2 , CF 3 Cl, or CF 6 may be used. By step A, inclusions and impurities adhering to the surface are removed by several μm (for example, about 3 μm) to several mm (for example, about 5 mm).
(B process: crushing process)
In FIG. 3, the schematic diagram of the process gas blowing stirring apparatus used in this invention is shown. The size of the end material cut and removed from the silicon ingot is a size of several tens of centimeters to several tens of centimeters. In the processing gas blowing and stirring apparatus, the raw material is charged into the
For the crushing, a commonly used method such as a jaw crusher, a hammer crusher, a roll crusher or a milk lasher can be used. Moreover, after heating a scrap with a burner or an electric furnace, it may be dropped into liquid nitrogen and pulverized.
(C process: washing process)
A silicon ingot is usually cut by a diamond saw while spraying an abrasive containing abrasive grains. When the abrasive is melted without washing, the inside of the melting furnace is contaminated with oil contained in the abrasive. For this reason, in this step, the cutting material removed by cutting is washed before being loaded into or added to the melting furnace. This step may be performed before the step (A step) or the crushing step (B step) for scraping the surface of the mill ends. However, since impurities may be mixed from the crushing blade in the crushing step, the cleaning is performed after the crushing step. An embodiment in which the process is performed is desirable.
A typical example of this process is comprised from a surfactant tank, a water washing tank, an etching tank, a water washing tank, and a drying process. Etching tanks include, for example, a tank made of a mixed acid that is a mixed solution of hydrofluoric acid and nitric acid, an acid tank in which hydrochloric acid is appropriately diluted with water, or an alkali tank in which an alkali such as sodium hydroxide is appropriately diluted with water and so on. The structure of a process is not restricted to a single tank, It can also comprise combining a surfactant tank, a water-washing tank, an etching tank, and a drying process suitably as needed. It is also effective to perform oily cleaning with kerosene or the like in order to clean the abrasive or lubricant.

The treatment gas is particularly preferably a gas having low reactivity with silicon, for example, an inert gas such as argon, and nitrogen or the like can also be used. By blowing the treatment gas into the molten silicon, inclusions such as silicon carbide and silicon nitride in the molten silicon can be floated on the surface of the silicon melt, but stirring is performed while blowing the treatment gas into the molten silicon. Since the processing gas can be refined by rotating the
(E process: casting process)
FIG. 4 is a schematic diagram showing a casting apparatus used in the present invention. As shown in FIG. 4, the casting method is a method of manufacturing an ingot by directly cooling and heat-melting raw material silicon in a
In the silicon recycling method of the present invention, a silicon scrap is heated and melted, the molten silicon is unidirectionally solidified to form a silicon ingot, and then the impurity concentration portion of the silicon ingot is removed. During the unidirectional solidification, the silicon that is in contact with the mold, that is, the side portion and the bottom portion of the ingot is generated by the thermal decomposition reaction of the release material or the binder, and SiC formed by reacting with the silicon melt adheres. Further, since the ingot is produced by unidirectional solidification, the peeled release material or foreign matters such as SiC and impurities float and condense on the upper surface of the ingot. Accordingly, the impurity concentration can be reduced by removing the upper surface portion, the side surface portion, the bottom surface portion, and the like, which are impurity concentration portions, with a diamond saw or a grinder grinder.
(F process: cooling substrate immersion process)
In this step of immersing the cooling substrate, the content of impurity elements having a small segregation coefficient, that is, segregation is easily reduced, for example, iron, aluminum, and titanium. Since these metal impurity elements have a very small ratio of the concentration in solid silicon to the concentration in molten silicon, the so-called partition coefficient, of about 10 −6 to 10 −2 , efficient purification is possible.
FIG. 5 is a schematic view of an apparatus used for immersing the cooling substrate and pulling up the purified silicon lump. As shown in FIG. 5, the
The

An inert gas, for example, argon gas, is introduced into the melting
(G process: suspended matter removal process)
When the raw material silicon scrap is melted, suspended matter is generated on the surface of the molten silicon. This floating substance is, for example, a release material that has been peeled off, and because the release material has peeled off, the surface of the mold comes into contact with the molten silicon and is fixed to the silicon, so that the soot generated from the release material reacts with the silicon. SiC, or oxide or nitride such as silicon. This floating substance is called dross, and can be removed from the molten metal surface by a mechanical method. Therefore, after the silicon scrap is heated and melted, the floating material on the molten silicon surface is removed, so that the purification efficiency of silicon can be increased. In addition, when a process gas is blown while stirring the molten silicon, inclusions such as silicon carbide and silicon nitride contained in the molten silicon float on the surface of the silicon melt by the refined process gas. Then, if the floating substance on the silicon hot water surface is removed thereafter, the purification efficiency can be particularly improved. As the removing means, for example, a ladle-shaped or bowl-shaped dross removing tool made of graphite or a ceramic material is used, and the upper lid of the melting furnace is removed and scraped off by a dross removing device.

FIG. 6 is a schematic view of a silicon lump peeling apparatus used in the present invention. This is a device for removing the purified silicon pulled up in the step F. As shown in FIG. 6, the
Silicon for solar cells can be efficiently produced by the recycling method comprising the above steps. Also, such silicon can be melted in a mold and solidified in one direction to form a high purity silicon ingot. In the practice of the present invention, for example, the grinding amount of the end material surface, the size to be crushed, the flow rate of the processing gas, the rotational speed of the hollow rotating shaft, etc. are in an optimal state depending on the amount of raw material silicon to be processed or the shape of the crucible Should be selected as appropriate.

FIG. 1 is a process diagram showing a silicon reuse method in the present embodiment. In this example, as shown in FIG. 1, first, the polycrystalline silicon ingot was cut (step 1) (hereinafter, the step is referred to as S). Among the removed silicon scraps, the A-process was performed on the top scraps, and the surface of the scraps was shaved by about 3 μm with a grinder grinder (S2). Next, in order to make it small enough to be loaded into the crucible, the B process was performed, and the end material was crushed to a size of 3 to 5 cm using a jaw crusher as a crusher (S3). Then, C process was implemented and impurities, such as iron in the surface of the crushed silicon raw material, were washed and removed (S4). For cleaning, a silicon raw material was put into a stainless steel basket, and the surfactant tank, the water washing tank, the etching tank, and the water washing tank were sequentially passed while being shaken for 20 minutes each and dried with hot air. In the etching tank, a mixed acid that is a mixed solution of hydrofluoric acid and nitric acid was used.

Comparative Example 1
In Example 1, after carrying out each step of A → B → C → D, the heating was stopped and the molten silicon was naturally left without immersing the substrate for precipitation (F step) and pulling up the purified silicon lump. After solidifying, the silicon was taken out from the quartz crucible in the graphite susceptor. The side part and the bottom part that were in contact with the quartz crucible were ground with a grinder polishing machine, the adhered quartz crucible flakes were scraped off, and the top part was also scraped off several μm with a grinder polishing machine. After that, when the silicon was cut with a wire saw, the wire saw was cut and a trouble that slicing was impossible occurred. When the portion where the wire saw was cut was observed with an SEM, inclusions were observed. As a result of elemental analysis of this inclusion, it was found to be SiC.
Comparative Example 2
In Example 1, after carrying out each process of A → B → C, the obtained silicon is used as a polycrystalline silicon ingot for a solar cell without performing a process gas injection and a stirring process (D process). Therefore, casting was performed. In addition, after removing the ingot impurity-concentrating portion and cutting the obtained ingot into blocks of a predetermined size, to obtain a solar cell wafer, cutting with a wire saw, the wire saw was cut Trouble that slicing was impossible occurred. When the cut generation part was observed with an SEM, inclusions were observed, and it was found that the element was SiC as a result of elemental analysis.
