Abstract
Description
The present invention relates to an electrode sheet for an electrostatic chuck device and an electrostatic chuck device suitable for holding a semiconductor wafer, optical glass, and the like in a vacuum.
The electrostatic chuck device is used for transporting and fixing to a predetermined part of a processing machine in a process of processing a semiconductor wafer or optical glass. As the chuck device, there are a mechanical chuck system called a mechanical system, a vacuum system called a vacuum system, and an electrostatic chuck system called an electrostatic system. Among these, the electrostatic chuck device has an advantage that it can be easily handled and can be used not only in the air but also in a vacuum. In addition, since the electrostatic chuck device electrostatically attracts the adsorbate on the surface, it is not a partial adsorption like a mechanical type, so the deformation of the adsorbate and the processing range of the adsorbate due to adsorption are limited. Has no advantage. Another advantage of the electrostatic chuck device is that the adsorbate does not need to be larger than the chuck with respect to the deformation of the adsorbate and the size relationship between the adsorbent and the chuck as in the vacuum type.
As a conventional electrostatic chuck device, for example, one having a structure as shown in Patent Document 1 can be cited. FIG. 8 is a cross-sectional view of a conventional electrostatic chuck device. This electrostatic chuck device 1 includes a disk-shaped metal substrate 5 provided with
The
However, in the conventional electrostatic chuck device, the electrode sheet for the electrostatic chuck device needs to be configured to have two sheets for the suction surface and for feeding. Alignment in wearing is difficult. Moreover, it is necessary to provide the above-mentioned through-holes in the metal substrate to which the electrode sheet for the electrostatic chuck device is attached, and the processing of the metal substrate is complicated, and voltage is supplied to the electrostatic chuck device. Power feed pins and metal supports are required, and the number of parts is increased and assembly is not easy, and it is a problem that the electrostatic chuck device cannot be easily attached or replaced.
Furthermore, as a process of using an electrostatic chuck device in recent years, the process environment is such that the adsorbate is transported and held only in a vacuum, and the process continuously changes from atmosphere to vacuum or vice versa. However, there is a demand for a case using an electrostatic chuck device, and the usage environment is becoming more complicated. Under such circumstances, even in a process environment in which vacuum is repeatedly applied from the atmosphere, the above-described connection portion between the positive electrode terminal and the positive electrode lead wire, and the negative electrode terminal and the negative electrode terminal are electrically connected to the electrical connection portion in the electrostatic chuck device. There is a demand for an electrical connection having stable reliability without increasing discharge or leakage current at the connection with the electrode lead wire. In addition, the electrostatic chuck device is required to be easily attached and detached, and a smaller number of parts is required.
Therefore, in the present invention, in the connection portion between the positive electrode terminal and the positive electrode lead wire and the connection portion between the negative electrode terminal and the negative electrode lead wire, it is possible to suppress the occurrence of discharge due to poor insulation and poor contact, It is an object of the present invention to provide an electrode sheet for an electrostatic chuck device that can exhibit stable adsorption performance even in a use environment ranging from the atmosphere to a vacuum, and an electrostatic chuck device using the same.

There is no limitation on the method of laminating the insulating adhesive layer and the electrode described above, but in order to ensure the ease of handling and the thickness accuracy after lamination, a solid adhesive at room temperature is required. It is desirable to transfer and use a so-called dry film applied to the peelable film at a predetermined thickness. Moreover, you may use the plastic film with an adhesive agent by which the normal temperature solid adhesive agent was apply | coated beforehand to the single side | surface or both surfaces. Furthermore, for example, a structure in which a copper foil is directly laminated on one side or both sides of a polyimide film may be used, and an electrode layer may be provided on the polyimide film without an adhesive layer.

Hereinafter, the present invention will be described in more detail using examples, but the present invention is not limited to these examples.
(Example)
As described below, an electrode sheet body for an electrostatic chuck device having the structure shown in FIGS. 1, 4, and 5 was prepared before connecting the positive electrode lead wire and the negative electrode lead wire.
As the upper insulating organic film, a polyimide film having a film thickness of 75 μm (trade name Kapton manufactured by Toray DuPont) was prepared, and electrodes and terminals were formed on one side thereof. Subsequently, an insulating film comprising 35 parts by mass of an o-cresol novolac-type epoxy resin, 15 parts by mass of a novolak phenol resin, 0.2 parts by mass of a curing accelerator (dicyandiamide), and 50 parts by mass of an acrylonitrile-butadiene copolymer. The insulating adhesive was applied so that the thickness after drying was 15 μm, and then semi-cured by drying and heating to form an insulating adhesive layer. Next, after sticking this insulating adhesive layer on the electrode forming surface of the insulating organic film, the release film was peeled off.
Furthermore, as a lower insulating organic film, a polyimide film having a film thickness of 50 μm (trade name Kapton manufactured by Toray DuPont) was attached to the insulating adhesive layer. Next, the insulating adhesive layer was completely cured by heating to obtain an electrode sheet body for an electrostatic chuck device.
Subsequently, the positive electrode lead wire and the negative electrode lead wire were connected to the positive electrode terminal and the negative electrode terminal, respectively, according to the procedure shown in FIGS. 6 (a) to 6 (d).
Both the positive electrode lead wire and the negative electrode lead wire are obtained by providing a resin coating layer made of silicone rubber on a copper wire.
Soldering was used for the connection between the copper wire and the terminal. The insulating resin was an epoxy resin (trade name EP-007, manufactured by Cemedine Co.), and the thickness of the coating layer was 100 μm.
An insulating adhesive is further applied to the lower surface (surface on the side of the polyimide film having a film thickness of 50 μm) of the electrode sheet for the electrostatic chuck device obtained in this way so that the thickness after drying becomes 20 μm, and then dried. Then, it was semi-cured by heating to form an adhesive layer. Finally, an aluminum substrate was stuck through the adhesive layer to obtain an electrostatic chuck device.
Then, it is placed in a vacuum chamber and the process of changing from atmospheric pressure to a vacuum atmosphere is repeated, and the connection between the positive electrode terminal and the positive electrode lead wire and the connection between the negative electrode terminal and the negative electrode lead wire are observed. As a result, no discharge occurred.
