前記第2活性領域内の前記半導体層の表面を露出させるように前記第2マスク層パターンを除去する工程と、
前記第2活性領域内の前記半導体層上に第2ゲート絶縁膜を提供する工程と、
前記第2活性領域内に平面型トランジスタを備える第2トランジスタを形成するように、前記第2活性領域内の前記第2ゲート絶縁膜上に第2ゲート電極を提供する工程と、を含む半導体素子の製造方法。 Using the first mask layer pattern and the second mask layer pattern, respectively, to define the first active region and the second active region of the normal semiconductor layer;
