図1及び2に基づいて、回路モジュールの概略構造について説明する。回路モジュール1は、回路基板7と、電子部品9,9・・(電子部品群9)と、絶縁性樹脂層15と、導電性樹脂層19と、を備えている。回路基板7は、セラミックやエポキシ等により構成した絶縁基板である。回路基板7の一方の面である実装面3上には、主としてプリント方式やエッチング等の化学的方式によって導電性の配線パターン5を形成してある。配線パターン5には、電子部品9,・・をはんだ付けしてある。電子部品群9は、ICを代表例とする能動部品の他、抵抗やコンデンサーのような受動部品が、これに該当する。符号8は、回路基板7の内層に設けたグランド層を示している。絶縁性樹脂層15には、絶縁性フィラー(シリカ、アルミナ、シリコーン)を、たとえば、70〜95重量%程度含む樹脂が好適であり、配線パターン5及び電子部品群9を少なくとも封止(被覆)するように形成する。導電性樹脂層19は、フレーク状(薄片状)の銀を混入した樹脂によって構成してある。銀以外には、銅やニッケル等の金属も使用可能である。導電性樹脂層19は、回路基板7の厚み方向の一部又は全部とともに絶縁性樹脂層15を完全に被覆するように構成する。この導電性樹脂層19と、回路基板7が含むグランド層8とによって、ほぼ完全に絶縁性樹脂層15をシールドすることができ、これによってノイズを効率よく減衰させることができる。

図3及び4を参照しながら、回路モジュール1の第1製造手順について説明する。第1製造手順は、次の4工程を含む。第1工程では、集合回路基板21を用意する。用意する集合回路基板21は、内層としてグランド層23を有するプリント基板やセラミック基板であるのが一般的であるが、これら以外の基板であってもよい。集合回路基板21は、図1に示す回路基板7の取り数に応じた大きさ(長さ)に形成する。図3に示す集合回路基板21は、縦4個横4個の合計16個取りとした。つまり、集合回路基板21は、横一列に並ぶ回路基板の集合体となる。取り数は、16個に限る必要はなく、必要に応じて増減してよい。たとえば、36個取りとするのに、縦6個横6個のように縦横同数としてもよいし、縦9個横4個のように縦横を異ならせてもよい。図示は省略するが、一列に並べて2個取りとしたり、3個以上取れるようにしたりしてもよい。図3に示す集合回路基板21は表面又は裏面に集合実装面25を備え、この集合実装面25は複数の実装面3の集合体となる。集合回路基板21が用意できたら、電子部品群9,・・を、集合実装面25上に実装する(図3(a)参照)。実装は、実装面3に区分けして行う。電子部品群9,・・の実装が終わったら、次の第2工程へ進む。

第2工程では、集合回路基板21の集合実装面25上を、電子部品群9,・・(配線パターン群 図示を省略)を封止して集合絶縁性樹脂層27を形成する。すなわち、部品の実装を終えた集合回路基板21を、金型(図示を省略)の中に入れ、そこに充填した溶融樹脂(絶縁性樹脂)を加圧してトランスファーモールドを行う。成形後の樹脂硬化により、電子部品9,・・等を被覆する集合絶縁性樹脂層27が完成する。集合回路基板21は、集合絶縁性樹脂層27の完成により集合回路モジュール31となる。この集合回路モジュール31を金型から取り出すことにより、第2工程を終了する(図3(b)参照)。本実施形態では、集合絶縁性樹脂層27の成形に都合がよいことからトランスファーモールド方式を採用したが、他の成形方式を使用可能であることはいうまでもない。
