(付記2) 上記所定温度を、予め用意した標準試料における分析プロファイルの良否に基づいて決定することを特徴とする付記1記載の表面分析方法。
(付記3) 上記表面分析方法が、二次イオン質量分析法、オージェ電子分光法、或いは、X線光電子分光法のいずれかであることを特徴とする付記1または2に記載の表面分析方法。
(付記4) 上記試料1が所定の温度以下になるように、荷電粒子銃の引き出しレンズに掛ける電圧或いは収束レンズに流す電流の少なくとも一方を制御することを特徴とする付記1乃至3のいずれか1に記載の表面分析方法。
(付記5) 上記荷電粒子銃が電子銃であり、前記電子銃のフィラメントに流す電流量を一定とすることを特徴とする付記4記載の表面分析方法。
(付記6) 上記試料1の温度を、ピコ秒サーモリフレクタンス法によって測定することを特徴とする付記1乃至5のいずれか1に記載の表面分析方法。
(付記7) 一次エネルギー粒子照射手段、二次荷電粒子検出手段、補正用の荷電粒子照射手段を少なくとも備えた表面分析装置において、試料温度測定手段5、前記試料温度測定手段の出力に応じて前記荷電粒子照射手段を構成する荷電粒子銃の引き出しレンズに掛ける電圧或いは収束レンズに流す電流の少なくとも一方を制御する荷電粒子制御手段を備えたことを特徴とする表面分析装置。
