Abstract
Description
The present invention relates to a method of manufacturing a microlens, and more particularly to a method of manufacturing a microlens that forms a fine lens on a lens substrate applied to a CCD solid-state imaging device or the like.
In solid-state imaging devices such as CCD image sensors and CMOS image sensors, and liquid crystal displays (LCDs), pixel miniaturization has been increasingly advanced, and with this, solid-state imaging devices need to increase the aperture ratio to improve the sensitivity of the light receiving part. In addition, in a liquid crystal display (LCD), it has become necessary to efficiently collect light from an illumination light source on a pixel portion of a color filter and increase luminance in the direction of the viewer.
For this reason, a method has been used in which a fine lens is arranged on a color filter to improve the sensitivity of a solid-state imaging device or the luminance of a liquid crystal display. According to this method, in the solid-state image sensor, incident light enters the light receiving section through the lens, so that the sensitivity of the image sensor can be increased. Further, in the liquid crystal display, light from each pixel is emitted to the outside through the lens, so that the luminance for the viewer is increased.
As a manufacturing method of these fine lenses, a so-called thermal reflow process is used in which a thermoplastic resin is patterned into a planar shape on a lens substrate and then heated and flown to form a lens shape by surface tension. It is manufactured as a microlens array in which a large number of microlenses are arranged.
By the way, in recent years, the layer configurations and sizes of solid-state image sensors and liquid crystal displays have diversified, and the lens shape can be freely controlled to optimize the light condensing on the image sensor light receiving part and the luminance from the liquid crystal pixels for each product type. However, it has been difficult to produce a lens having a desired shape by the method of simply patterning a thermoplastic resin on a lens substrate and flowing it by a thermal reflow process as described above.
However, in the case of the method described in the above-mentioned
Further, in the case of the method described in the above-mentioned
The present invention has been made in view of such circumstances, and in manufacturing a microlens used for a CCD solid-state imaging device, a liquid crystal display, and the like, a desired lens shape can be used without using a special material or a complicated process. An object of the present invention is to provide a method of manufacturing a microlens that can be manufactured stably.
In order to achieve the above object, the present invention provides a microlens manufacturing method for forming a microlens on a lens substrate, a step of applying a lens material made of a photoresist onto the lens substrate, and the applied lens material. Photolithography to pattern the lens forming pattern so as to reduce the volume of the lens material patterned without changing the size of the lens forming pattern;
And performing a reflow process on the patterned lens material to form a microlens.
According to the present invention, since the volume of the lens material patterned without changing the size of the lens formation pattern in the photolithography process is reduced, the curvature of the microlens after the reflow process can be formed to a desired value.
Further, the present invention is characterized in that, in the photolithography, the volume of the patterned lens material is reduced by forming the film thickness of the lens formation pattern thinner than that of the applied lens material in the photolithography. .
Further, the photolithography is characterized in that the lens material is exposed using a gray scale photomask, and the film thickness of the lens formation pattern is formed thinner than the thickness of the applied lens material. Furthermore, the film thickness of the lens formation pattern is controlled by changing the light transmittance of the gray scale photomask or by controlling the exposure time.
According to this, the lens material is exposed using a gray scale photomask in the photolithography process, and the film thickness of the lens formation pattern is changed by changing the light transmittance of the gray scale photo mask or controlling the exposure time. Since the volume of the patterned lens material is reduced by controlling it to be thinner than the thickness of the coated lens material, the curvature of the microlens after reflow processing can be easily formed to a desired value. it can.
In the photolithography, the volume of the lens material patterned is reduced by providing a plurality of gaps in the lens formation pattern.
In this case, in the photolithography, a plurality of voids can be provided in the lens formation pattern using a photomask having a plurality of void exposure patterns in a mask pattern having the same size as the lens formation pattern.
According to this, a photomask having a plurality of void exposure patterns in a mask pattern of the same size as the lens formation pattern is used, and the volume of the lens material patterned by providing a plurality of voids in the lens formation pattern is reduced. Therefore, the curvature of the microlens after the reflow process can be easily formed to a desired value using a normal photolithography process.
As described above, according to the microlens manufacturing method of the present invention, when a lens material made of a photoresist is applied on a lens substrate and the lens formation pattern is patterned by photolithography, the lens formation pattern is formed by a photolithography process. Since the volume of the patterned lens material is reduced without changing the size, the curvature of the microlens after the reflow process can be formed to a desired value.
Hereinafter, preferred embodiments of a method for producing a microlens according to the present invention will be described in detail with reference to the accompanying drawings. In the present embodiment, a description will be given of a manufacturing method of a microlens array used for a solid-state imaging device composed of a CCD array. In each figure, the same member is given the same number or symbol.
First, the structure of the solid-state image sensor will be described. FIG. 1 is a partial cross-sectional view of a solid-state imaging device comprising a CCD array. The solid-
The

Since the solid-
Next, a microlens manufacturing method according to an embodiment of the present invention will be described with reference to FIGS. As shown in FIG. 2A, a
A
Next, as shown in FIG. 2B, exposure is performed using a
A gray scale photomask uses a glass plate with a special treatment on the surface layer that changes the surface to dark black when irradiated with an electron beam. It is made proportional to the amount. Therefore, various gray levels (for example, light transmittance of 5 to 95%) can be easily formed on the mask blank. Examples of such a gray scale photomask include those sold by OPTLINE and the trade name “3D photomask (gray level mask)” of Nippon Laser Co., Ltd.
The positive resist in the portion irradiated with light by the exposure using the gray scale photomask is completely decomposed and becomes soluble in the developer, and the light in the resist of the light black (gray) mask is weak in light irradiation. Therefore, it is not completely decomposed and its solubility in the developing solution is weak, and the resist in the dark black mask portion is not dissolved in the developing solution because it is not decomposed by light irradiation being blocked.
In this embodiment, the
By exposing using the
After the exposure, development is performed, and as shown in FIG. 2C, the portion of the
Next, the
In the present embodiment, the film thickness of the
The
As shown in FIG. 8, the contact angle with the solid liquid is such that when the liquid is dropped on the solid surface, the surface of the liquid becomes curved as a result of the balance between the surface tension of the solid and the surface tension of the liquid. Is defined by an angle (θ in FIG. 8) formed by the solid and the tangential direction of the liquid peripheral edge at this time.
Next, another embodiment of the method for manufacturing a microlens according to the present invention will be described. FIG. 4 shows a process flow of this another embodiment. FIG. 4A shows a step of applying and baking a
Next, as shown in FIG. 4B, the
In this
By performing exposure using the
Next, this is developed, and as shown in FIG. 4C,
Next, the
In this other embodiment, the
Although a minute circular hole is formed as the
