そしてウエハ温度は、比較的低温である200〜300℃の範囲内の一定値、例えば300℃に設定しておく(図5(B)参照)。このウエハ温度は第1の温度測定手段60の熱電対64の検出値に基づいて制御され、実際のウエハ温度とこの熱電対64の相関関係は予め求められており、例えば300±2℃程度の温度でもってウエハ温度を制御することができる。
そして成膜ガスは図5(C)に示すように、第2の温度測定手段66の熱電対68の検出値が成膜上限温度と成膜下限温度の間に位置する時に成膜ガスを流してデポ(成膜)を行い、それ以外の時は、成膜ガスの供給を停止して処理容器4内の残留ガスを排気するパージを行う。このパージの時に不活性ガスの供給は行って排気を促進させるようにしてもよい。従って、シリコン窒化膜(SiN)のデポは間欠的に行われることになる。
この場合、上記触媒本体52の温度制御は、前述したように第2の温度測定手段66の熱電対68の検出値をフィードバックすることにより、1700℃と2000℃との間を交互に変動させる。

前記凹部状のノズル収容部の開口に臨むように設けられて前記成膜ガスを活性化させるための金属材料よりなる触媒体と、
前記触媒体に通電して加熱するための触媒用電源と、
前記ノズル収容部に対向する処理容器側壁に縦長に設けられて前記処理容器内の雰囲気を排気するための排気口と、
