Abstract
Description
The present invention relates to a pattern formation method, and more particularly to a method for forming a fine pattern on a film to be processed without using a resist pattern.
With the miniaturization of semiconductor devices, various methods for forming fine patterns have been studied. As a general pattern formation method, a lithography technique is used, which is performed in the following process order. First, after applying a resist on a film to be processed provided on a substrate, a resist pattern is formed by performing exposure and development. Thereafter, the resist film is etched using the resist pattern as a mask to form the pattern of the film to be processed, and then the resist pattern is removed.
Further, as a pattern forming method, a printing method using a relief printing plate, an intaglio printing plate or the like is also performed, and a micro contact printing method similar to a relief printing method, particularly a flexographic printing method, is known as a fine pattern formation method. Yes. In the micro contact printing method, a silicone rubber made of polydimethylsiloxane (PDMS) is molded into a convex stamp and used as a printing plate. For example, an example in which a metal fine particle pattern is formed on a substrate by immersing this convex PDMS stamp in a metal colloid solution and then pressing the PDMS stamp on the substrate has been reported (see, for example, Patent Document 1).
However, when the lithographic technique as described above is used, the resist pattern forming process is particularly complicated with many steps such as resist coating, exposure and development. When a pattern is formed on an organic film, the organic film and the resist are similar in material. Therefore, an inorganic film is formed on the organic film, and the hard mask made of the inorganic film is formed by etching using the resist pattern. Therefore, the number of processes is further increased. Further, since the pattern provided on the exposure mask is transferred to the resist pattern and then transferred from the resist pattern to the film to be processed, there is a problem that pattern dimensional errors are likely to occur and high-precision processing is difficult. In the microcontact printing method, since the convex stamp is repeatedly used, the convex portion of the stamp is deteriorated, and it is difficult to form a pattern with good reproducibility.
In order to solve the above-described problems, the pattern forming method of the present invention is characterized by sequentially performing the following steps. First, an etching mask provided with a concave pattern on one main surface side is disposed on a substrate to be processed in a contact state or with a gap having a predetermined width with the concave pattern facing the substrate to be processed. A step of introducing an etching gas between the etching mask and the substrate to be processed is performed. Next, the process of forming a pattern in the surface side of the to-be-processed substrate facing the top surface of an etching substrate is performed by etching the area | region facing the concave pattern of a to-be-processed substrate with etching gas.
According to such a pattern formation method, etching is performed in a state where the concave pattern is opposed to the substrate to be processed and disposed on the substrate to be processed, using the etching mask provided with the concave pattern on the surface side. Further, it is not necessary to perform complicated resist pattern forming steps such as resist application and exposure. Thereby, a process is simplified. In addition, since no resist pattern is formed, the number of transfer processes is reduced, so that pattern dimensional errors are suppressed.
Furthermore, compared to the micro contact printing method, the pattern is formed by using the concave pattern of the etching mask instead of forming the pattern by pressing the convex portion against the substrate. Since the etching mask can be used repeatedly, pattern reproducibility is also improved.
As described above, according to the pattern forming method of the present invention, the manufacturing method is simplified, so that the productivity is excellent, the dimensional error of the pattern is prevented, and the reproducibility of the pattern is improved. Therefore, a highly accurate pattern can be formed with good reproducibility.
Hereinafter, an example of an embodiment of the pattern forming method of the present invention will be described in detail.
<Production of etching mask>
First, an etching mask used in the pattern forming method of this embodiment will be described in the order of manufacturing steps with reference to FIG. First, as shown in FIG. 1A, a
Next, after ultrasonic cleaning is performed on the
Next, as shown in FIG. 1B, after applying a resist on the
Next, by using this resist pattern R as a mask and patterning the
Next, as shown in FIG. 1D, the
Thereafter, as shown in FIG. 1E, the hard mask 12 '(see FIG. 1D) is removed using, for example, a cerium nitrate Cr etchant. Thereby, the
Here, the hard mask 12 'is formed of the Cr

<Etching device>
Next, an etching apparatus used for dry etching according to the present embodiment will be described. As shown in FIG. 3, the
One end of a
The substrate holding means 32 disposed at the bottom of the
In addition, a
Here, an example in which the pressurizing
<Dry etching>
Next, the dry etching of this embodiment will be described. In this embodiment, an example of performing plasma etching will be described. First, the
Next, the inside of the
Thereafter, the
Further, the distance between the etching
A graph of the Vi-Pd value characteristic in this case is shown in FIG. This Vi-Pd value characteristic is determined by the type of etching gas, the electrode surface material, and the externally applied voltage waveform. When the Pd value is smaller than the Pd value X at which the plasma discharge start voltage Vi becomes the minimum value Vi x , the plasma discharge start voltage Vi increases rapidly (in the direction of arrow Y). When the Pd value is larger than the Pd value X, the plasma discharge start voltage Vi gradually increases (in the arrow Z direction).
Here, the distance between the etching
For example, the product (Pd 1 ) of the distance d 1 between the
On the other hand, the product (Pd 2 ) of the distance d 2 between the
The plasma discharge start voltage Vi 1 (first voltage value Vi 1 ) at the time of Pd 1 within the range satisfying the above formulas 1 and 2 is equal to the plasma discharge start voltage Vi 2 (the second voltage value at the time of Pd 2 ). Higher than the voltage value Vi 2 ).
Here, it is preferable that the difference between the first voltage value Vi 1 and the second voltage value Vi 2 is larger. However, when Pd 1 is in the vicinity of the Pd value X, the first voltage value Vi 1 becomes low, so that it is difficult to produce a difference between the two. For this reason, since the first voltage value Vi 1 is higher when Pd 1 is a value somewhat away from the Pd value X, it is preferable that d 1 satisfies the following Expression 3.
Further, Pd 2 is closer to the Pd value X is preferable since Vi 2 is close to the minimum value Vi x. However, when the Pd 2 is set to have the Pd value X, the Pd 2 may become smaller than the Pd value X if the depth h of the
Then, the distance d 1 and distance as d 2 and satisfy the above formula 3 and formula 4, for example, after placing the
Further, the depth h of the
In the present embodiment, as shown in FIG. 5A, etching is performed in a state where the
In this state, as shown in FIG. 5B, the
When the
After that, as shown in FIG. 5C, the application of voltage is stopped, and the etching mask 10 (see FIG. 5B) is moved by moving the mask holding means 33 (see FIG. 3) upward, for example. Is separated from the
According to such a pattern forming method, the
In addition, since the resist pattern is not formed, the number of transfer processes is reduced, thereby preventing a pattern dimensional error. Furthermore, as compared with the microcontact printing method, the pattern is not formed by pressing the convex portion against the substrate, but the pattern is formed on the
Furthermore, according to the pattern forming method of this embodiment, even when the pattern of the
In the above-described embodiment, an example in which plasma etching is performed in a state where the
As a result, the inside of the
In the above-described embodiment, the example in which the pattern is formed on the
As shown in this table, in particular, when a fluorocarbon (CF x ) -based gas is used as an etching gas, the

An example of the above-described embodiment will be specifically described.
<Production of etching mask>
An etching mask was produced by the same method as in the embodiment. First, as shown in FIG. 1A, a synthetic quartz substrate VIOSIL manufactured by Shin-Etsu Chemical Co., Ltd. is used as a
Next, as shown in FIG. 1B, a positive photosensitive resist AZ1500 (viscosity: 20 cp) manufactured by Clariant Japan is applied on the

Next, as shown in FIG. 1D, the

ここでは、有機膜22としてSAM(Self Assembly monolayar)膜を形成した。

Next, by applying a voltage to the
Next, the voltage is turned off, the
Thereafter, the
As a result, it was confirmed that a fine electrode pattern having a definition of L / S and having a size of 10 μm / 10 μm was formed.
