前記試料のデバイス形成予定領域以外の領域に、テストパターンをm個(mは2以上の自然数)配置できる測定マーク領域を確保し、
前記測定マーク領域の任意の領域にテストパターンを配置し、他の(m−1)個の測定マーク領域には凹パターンを配置して第1層のデバイスパターンの寸法を測定し、
前記凹パターンに反射回折光を遮断する遮断層を形成し、
