Abstract
Description
The present invention relates to a target material for sputtering a Cr—Mn alloy used for forming a Cr—Mn alloy layer in an electro device such as a magnetic recording medium for a magnetic disk device.
In addition, the metal structure and oxygen content of the sputtering target material for forming an Mn alloy film for forming an antiferromagnetic film of a magnetoresistive head for magnetic recording / reproducing are defined for different applications. (For example, refer to Patent Document 1).
A Cr—Mn alloy target material for forming a Cr—Mn alloy film is generally produced by a melt casting method or a powder metallurgy method. When a Cr—Mn alloy target material having a high Cr concentration that contains 5 to 35 atomic% of Mn is produced by the melt casting method, a casting defect is likely to occur because the melting point is high. Further, since the material is difficult to plastically process, it is extremely difficult to reduce casting defects by the plastic processing. Furthermore, melting / casting operations with a high melting point are often special in terms of manufacturing equipment, and stable production is difficult when considering industrial mass production.
Further, when the present inventors produced a Cr—Mn alloy target material by a powder sintering method using pure Cr powder and pure Mn powder, it was found that many microcracks were generated in the target material structure. In general, the occurrence of such microcracks has a problem that the possibility of abnormal discharge or dust generation during sputtering is high.
An object of the present invention is to solve the above-described problems and stably provide a sputtering target material that suppresses the occurrence of microcracks.
In order to solve the above-mentioned problems, the present inventors have investigated and examined micro-crack generation factors in a powder sintered target material using pure Cr powder and pure Mn powder. It was confirmed that most of the microcracks to be present exist in the α-Mn phase remaining in the target material structure. And it discovered that generation | occurrence | production of a microcrack could be suppressed in the target material controlled so that an alpha-Mn phase might not remain in a structure | tissue, and reached | attained this invention.
That is, the present invention relates to a powder sintered target material containing the remaining Mn in an amount of 5 to 35 atomic%, substantially consisting of Cr, and a powder sintered material substantially free of α-Mn phase in the structure of the target material. It is a target material for sputtering Cr-Mn alloy sputtering.
According to the present invention, it is possible to stably supply a Cr-Mn alloy target material in which microcracks are suppressed in the target material structure, and to form a Cr-Mn alloy layer for an electro device such as a magnetic recording medium for a magnetic disk device. It becomes an indispensable technology.
The most important feature of the present invention is that, in a Cr-Mn alloy target material produced using a powder sintering method, the target material controlled so as not to leave the α-Mn phase can suppress the occurrence of microcracks. is there.
Since the Cr—Mn alloy film containing the remaining Mn in an amount of 5 to 35 atomic% and substantially consisting of Cr can improve the magnetic properties of the Co-based magnetic film, it can be used as a base film for forming the base layer. It is what has been. In general, a method is used in which a Cr—Mn alloy target material having the same composition is formed by sputtering. When a Cr—Mn alloy target material containing Mn in the above composition range is produced by a powder sintering method using pure Cr powder and pure Mn powder, α− which is a relatively brittle metal phase There may be a Mn phase.
Since this α-Mn phase is brittle compared to the Cr phase, Cr solid solution phase, and intermetallic compound phase present in the Cr-Mn alloy target material, the sintered body after the sintering utilizing the solid phase diffusion reaction is used. It is considered that microcracks are easily generated in the α-Mn phase during cooling or when the sintered body is machined into a target material. Therefore, abnormal discharge may occur during sputtering starting from this microcrack. Therefore, in order to suppress the occurrence of microcracks, it is necessary to control so that the α-Mn phase does not remain in the structure of the Cr—Mn alloy target material.
In the present invention, the fact that the α-Mn phase does not substantially remain means that a clear α-Mn phase peak is not confirmed by X-ray diffraction of the Cr—Mn alloy target material.
Furthermore, in the Cr—Mn alloy target material of the present invention, the component element other than containing 5 to 35 atomic% of Mn is substantially Cr, but oxygen that is a gas component within a range not impairing the function of the present invention. Nitrogen, carbon, transition metals such as Fe, Co, Ni, and semi-metallic Si may be included. For example, the gas component oxygen is preferably 1000 ppm or less.
The Cr—Mn alloy target material of the present invention has, for example, (1) a pure Mn powder and a pure Cr powder, and sufficient diffusion so as not to leave an α-Mn phase with respect to the particle size of the pure Mn powder. Sintering can be performed under the sintering conditions that can be performed, or heat treatment can be performed after sintering to diffuse the α-Mn phase remaining in the sintered body at the time of sintering.
In addition, (2) the Cr—Mn alloy target material of the present invention can be produced by sintering using a Cr—Mn alloy powder having no α-Mn phase remaining and, if necessary, pure Cr powder. It becomes possible. In this case, as a method for producing a Cr—Mn alloy powder in which no α-Mn phase remains, a Cr—Mn alloy ingot having no α-Mn phase is produced and ground to obtain a Cr—Mn alloy powder, or Cr— A method of pulverizing the molten Mn alloy by rapid solidification such as a gas atomizing method can be used.
As a more preferable method, (1) is preferable by using a fine Mn powder because the distance required for diffusion of Mn and Cr for eliminating the remaining α-Mn phase is shortened. Specifically, it is preferable to use Mn powder of 100 mesh or less, and more preferably 325 mesh or less.
For the sintering, it is preferable to use a hot isostatic pressing method that enables sintering at high temperature and high pressure. Specifically, a temperature range of 1000 ° C. or higher and a melting point of Mn (1246 ° C.) or lower, 100 MPa or higher. The pressure is preferably maintained for 30 minutes or more.
In the case of performing heat treatment, it is preferable to hold for 1 hour or more in a temperature range of 1000 ° C. or more and Mn melting point (1246 ° C.) or less.
Moreover, about (2), when producing a Cr-Mn alloy ingot, it is preferable to melt | dissolve using a vacuum melting furnace. The composition at the time of producing the ingot is preferably a composition in the vicinity of Cr-75 at% Mn having a relatively low melting point because the α-Mn phase does not exist stably. When the produced ingot is pulverized, pulverization in an inert gas is preferable, and the particle size of the pulverized powder is preferably 100 mesh or less, more preferably 325 mesh or less.
