上述の説明では、井戸層34aの組成をAlxGa1-xN(0≦x<1)で表し、p型コンタクト層35の組成をAlzGa1-zN(0<z<1)で表し、障壁層34bの組成をAlyGa1-yN(0<x<y<1)で表すとき、x=0.10、z=0.15、y=0.20であったけれども、これに限らず、0<x<z<yとすればよい。これによって、紫外発光に用いられる発光素子において、従来、発光層34としてAlGaN/GaNの量子井戸構造、p型コンタクト層35としてp型AlGaNを用いていたものを、p型コンタクト層35として、井戸層34aに用いられる前記GaN層よりバンドギャップエネルギーのわずかに大きいAlGaN層を用いることで、従来のp型AlGaN層よりもp型不純物の活性化エネルギーを小さくすることができ、発光素子の特性向上を具体的に実現することができる。また、z<yとして、障壁層34bに用いられているAlGaN層よりバンドギャップエネルギーの小さなp型AlGaN層を用いることで、井戸層34aで発生した光を、該p型コンタクト層35で吸収されることなく放出させることができる。
