Abstract
Description
The present invention relates to an optical waveguide device, a manufacturing method thereof, an optical path conversion component, and an optical waveguide structure with an optical path conversion component.
In recent years, with the development of information communication technology represented by the Internet and the dramatic improvement in the processing speed of information processing apparatuses, there is an increasing need for transmitting and receiving large-capacity data such as images. An information transmission speed of 10 Gbps or higher is desirable to exchange such a large amount of data freely through an information communication facility, and great expectations are placed on optical communication technology as a technology that can realize such a high-speed communication environment. On the other hand, signals can be transmitted at high speeds even on signal transmission paths at relatively short distances, such as connections between wiring boards in equipment, connections between semiconductor chips in wiring boards, connections within semiconductor chips, etc. It has been desired in recent years. For this reason, it is considered that the shift from metal cables and metal wirings, which have been conventionally common, to optical transmission using an optical transmission medium such as an optical fiber or an optical waveguide is ideal.
However, the above prior art has the following problems.
For example, when a micromirror having a substantially isosceles triangular cross section is prepared separately in advance, and is adsorbed by means such as a vacuum chuck and placed on a support, the micromirror may roll. . That is, there is a possibility that the right-angled portion that should originally be at the apex comes to the bottom, and the micromirror is erroneously mounted on the support. Therefore, in order to avoid the rolling of the micromirror, it is necessary to perform the work carefully, and the workability is likely to be lowered.
Further, in the case of a micromirror having a substantially isosceles triangular cross section, the installation area is small, so that the installation state may be unstable and tilted. Therefore, the angle of the reflection surface is greatly deviated from the set angle, and the reflection efficiency is lowered. As a result, the transmission loss of light may be increased. Note that the micromirror having a substantially trapezoidal cross section and the micromirror having a substantially trapezoidal cross section and having a collar portion are both installed so that the small area side contacts the support. Therefore, it may be similarly unstable and tilted.
The present invention has been made in view of the above problems, and an object of the present invention is to provide an optical waveguide device, an optical path, and an optical path conversion component that is less likely to cause an angle shift of a reflecting surface because an optical path conversion component is stably installed. An object of the present invention is to provide an optical waveguide structure with a conversion component. Another object of the present invention is to provide a production method suitable for producing the above-described excellent optical waveguide device. Still another object of the present invention is to provide an optical path conversion component that can be relatively easily and stably installed on a support.
Means for solving the above-mentioned problems include a support substrate having a substrate main surface, a core serving as an optical path through which an optical signal propagates, and a clad surrounding the core, and an optical waveguide supported on the substrate main surface. An optical path conversion component having a structure, a pedestal portion having a bottom surface installed on the main surface of the substrate, and a light reflection portion integrally formed with the pedestal portion and having a reflection surface inclined with respect to the bottom surface; There is an optical waveguide device characterized by comprising:
Therefore, according to this means, the optical path conversion component is stabilized at the time of installation by installing the bottom surface of the pedestal portion on the main surface of the substrate. Therefore, the angle deviation of the reflecting surface of the light reflecting portion is less likely to occur after installation, and an increase in light transmission loss due to a decrease in reflection efficiency can be prevented. In addition, since this optical path conversion component is stable and does not easily roll, it is possible to relatively easily perform the work of holding a separately manufactured product and installing it on the main surface of the substrate. In addition, if there is a pedestal portion, the directionality of the optical path conversion component can be easily and accurately recognized, so that, for example, erroneous mounting can be prevented in advance.
The optical waveguide device includes a support substrate having a substrate main surface. The support substrate serves as a support for supporting the optical waveguide structure and the like, and examples thereof include a resin substrate, a ceramic substrate, and a metal substrate. Examples of the resin substrate include substrates mainly composed of EP resin (epoxy resin), PI resin (polyimide resin), BT resin (bismaleimide-triazine resin), PPE resin (polyphenylene ether resin), and the like. In addition, a substrate made of a composite material of these resins and organic fibers such as glass fibers (glass woven fabric or glass nonwoven fabric) or polyamide fibers may be used. Examples of the ceramic substrate include substrates made of alumina, aluminum nitride, silicon nitride, boron nitride, beryllia, mullite, low-temperature fired glass ceramic, glass ceramic, and the like. Examples of the metal substrate include a copper plate, a copper alloy plate, a substrate made of a single metal other than copper, or an alloy other than copper.
The support substrate may be a wiring substrate provided with an insulating layer and a conductor layer. The conductor layer may be formed on the substrate surface or may be formed inside the substrate. In order to achieve interlayer connection between these conductor layers, via hole conductors may be formed inside the substrate. Note that the conductor layer and the via-hole conductor are formed by a technique such as metal plating or printing or filling with a conductive metal paste, for example. In addition to such a wiring board, for example, it is allowed to use a build-up wiring board provided with a build-up layer formed by alternately laminating resin insulating layers and conductor layers on the main surface of the board. Further, a connection pad to which the optical path conversion component is to be bonded may be formed in advance on the main surface of the support substrate. Providing the connection pad facilitates improving the adhesion between the substrate main surface and the optical path conversion component.
The optical waveguide device includes an optical waveguide structure. The optical waveguide structure has a core serving as an optical path through which an optical signal propagates and a clad surrounding the core, and is supported on the main surface of the substrate. The clad in the optical waveguide structure is usually composed of a first clad disposed on the main surface of the substrate and a second clad disposed on the first clad via the core. The optical waveguide structure may be organic or inorganic. For example, examples of resin materials used for organic optical waveguide structures include polyimide resins such as fluorinated polyimide, epoxy resins, UV curable epoxy resins, PMMA (polymethyl methacrylate), deuterated PMMA, and deuterium. There are acrylic resins such as fluorinated PMMA, polyolefin resins, and the like. Both the material forming the core and the material forming the clad preferably have translucency. The material forming the core is set to have a refractive index higher by several percent (specifically, from 0.2% to 4.0%) than the material forming the clad. The thicknesses of the core and the cladding are each set to about 5 μm to 150 μm.
The optical waveguide device may include one or more optical elements. The optical element is mounted on at least one of the substrate main surface and the surface of the optical waveguide structure. As the mounting method, for example, there are a method such as wire bonding and flip chip bonding, and a method using an anisotropic conductive material. The optical elements are roughly classified into those having a light emitting part (namely, light emitting element) and those having a light receiving part (namely, light receiving element). Specific examples of the light emitting element include a light emitting diode (LED), a semiconductor laser diode (LD), a surface emitting laser (VCSEL), and the like. These light emitting elements have a function of converting an input electrical signal into an optical signal and then emitting the optical signal from a light emitting unit toward a predetermined portion of the optical waveguide structure. On the other hand, specific examples of the light receiving element include a pin photodiode (pin PD) and an avalanche photodiode (APD). These light receiving elements have a function of causing an optical signal emitted from a predetermined portion of the optical waveguide structure to be incident on the light receiving portion, converting the incident optical signal into an electric signal, and outputting the electric signal. Therefore, the light emitting part of the light emitting element and the light receiving part of the light receiving element need to be optically coupled to the optical waveguide. Examples of suitable materials used for the optical element include Si, Ge, InGaAs, GaAsP, and GaAlAs.
The optical waveguide device includes an optical path conversion component. This optical path conversion component is a component for converting an optical path in a desired direction, and is manufactured separately from, for example, a support substrate or an optical waveguide structure. The optical path conversion component includes a pedestal portion having a bottom surface installed on the main surface of the substrate, and a light reflection portion that is integrally formed with the pedestal portion and has a reflection surface that is inclined with respect to the bottom surface. The pedestal has a structure that supports the light reflecting portion from below. Although the light conversion part may have a reflective surface only in one place, it may have in two or more places. Moreover, the top part of the light reflection part may have a square shape or a flat shape.
A metal bump is mentioned as a suitable example of an optical path conversion component, Specifically, the bump which consists of metals, such as gold | metal | money which has gloss, silver, copper, nickel, rhodium, is preferable. This is because the glossy metal can reflect light efficiently and is suitable as a material for an optical path conversion component. In addition, while forming a base part and a light reflection part using materials (for example, glass etc.) other than a metal, the optical path conversion component which formed the metal film in the surface of the light reflection part and made it the reflective surface may be sufficient. Further, since the light reflecting portion and the pedestal portion are integrally formed using the same material, this makes it easier to reduce the cost of the optical path conversion component.
The projected area in plan view of the pedestal portion in the optical path conversion component is preferably larger than the projected area in plan view of the light reflecting portion, and by setting in this way, a sense of stability when installing the optical path conversion component is enhanced. Can do. The thickness of the pedestal part is preferably ¼ or more of the height of the optical path conversion component. With this setting, the center of gravity of the component is lowered, so that a sense of stability at the time of installing the optical path conversion component can be reliably increased, and desired strength can be imparted to the pedestal portion itself. In addition, the thickness of the pedestal portion is preferably smaller than the thickness of the first cladding. If the thickness of the pedestal portion is equal to or greater than the thickness of the first cladding, a part of the pedestal portion protrudes toward the core side, and the effective area that can function as a reflecting surface is reduced accordingly.
The optical path conversion component may be installed outside the optical waveguide structure so as to be separated from the optical waveguide structure, but is preferably installed so as to be in contact with the optical waveguide structure. In the former structure, when an optical signal propagates in the air, the transmission loss is easily increased by diffusion, attenuation, etc., whereas in the latter structure, the light can be transmitted efficiently without the concern. In particular, it is more preferable to install the optical path conversion component inside the optical waveguide structure and embed the pedestal portion in the first cladding. According to this configuration, the fixing strength of the optical path conversion component is increased by embedding the pedestal portion, and the optical path conversion component is further stabilized. Moreover, it is preferable that most of the light reflecting portion is embedded in the core. According to this configuration, in addition to the increase in the fixing strength of the optical path conversion component, the reflecting surface can be reliably brought into contact with the core without being displaced. Therefore, it becomes possible to transmit light efficiently.
An optical waveguide device including a metal bump as an optical path conversion component can be manufactured by a manufacturing method including the following steps, for example. That is, this manufacturing method uses a material placement step of placing a metal material on the main surface of the substrate and a stamping jig having a molding recess, and stamping the metal material with the stamping jig, Forming step of forming the metal bump.
According to this manufacturing method, since the metal material disposed on the main surface of the substrate is formed into metal bumps, the step of transferring the metal bumps prepared separately in advance onto the main surface of the substrate can be omitted. . Therefore, the workability of the installation work is improved and the possibility of erroneous mounting is eliminated. Further, according to the molding using the embossing jig, a metal bump having a desired shape including the pedestal part and the light reflecting part can be obtained relatively easily and at low cost. That is, this method is suitable for manufacturing an optical waveguide device having metal bumps as optical path conversion components.
In addition, a material placement step of placing a metal material, a molding step of molding the optical path conversion component by using a stamping jig having a molding recess, and stamping the metal material with the stamping jig, A manufacturing method including an optical path conversion component mounting step of mounting the optical path conversion component on the substrate main surface is also suitable.
An optical waveguide device including a metal bump as an optical path conversion component can be manufactured by, for example, a manufacturing method including the following steps. That is, in this manufacturing method, a first clad forming step of forming an uncured first clad on the main surface of the substrate, and a part of the metal bumps prepared separately separately from the uncured first A component embedding step for embedding in the clad, a core forming step for forming the core after performing the first clad forming step and the component embedding step, and the second cladding after performing the core forming step. Forming a second clad forming step.
According to this manufacturing method, since the first clad formed by the first clad forming step is uncured, the metal bumps can be easily embedded therein without performing a drilling step. In addition, since the first cladding follows the buried metal bump well, it is difficult to form a gap between them, and the metal bump can be reliably installed with high strength. That is, this method is also suitable for manufacturing an optical waveguide device including metal bumps as optical path conversion components.
In addition, after performing a 1st clad formation process and a component embedding process, it is desirable to perform the 1st clad hardening process which hardens an uncured 1st clad. In this case, the first clad curing step may be performed before the core formation step and the second clad formation step. The reason is that the formation of the core using the film material may reduce the risk that stress may be applied to the optical path conversion component and an angle shift occurs at that time.
Means for solving the above-mentioned problems are optical path conversion components that can be installed on a support, and a pedestal part having a bottom surface to be installed on the support body, and is integrally formed with the pedestal part and the bottom surface There is an optical path conversion component having a light reflecting portion having a reflecting surface inclined with respect to the surface.
Therefore, since this optical path conversion component includes the pedestal portion, it can be stably installed on the support. Therefore, the light reflecting portion does not tilt after installation, and the angle deviation of the reflecting surface hardly occurs. In addition, since this optical path conversion component is stable and does not easily roll, it is possible to relatively easily carry out the work of holding a separately manufactured product and installing it on the support. In addition, if there is a pedestal portion, the directionality of the optical path conversion component can be easily and accurately recognized, so that, for example, erroneous mounting can be prevented in advance.
As means for solving the above-mentioned problems, an optical waveguide structure having a core serving as an optical path through which an optical signal propagates and a clad surrounding the core, a pedestal portion having a bottom surface, and the pedestal portion are integrally formed. And an optical path conversion component embedded in the optical waveguide structure with the bottom surface exposed, the optical path conversion component having a light reflection portion having a reflection surface inclined with respect to the bottom surface There is an optical waveguide structure attached.
Therefore, according to this configuration, since the optical path conversion component is embedded in the optical waveguide structure in advance, the optical path conversion component can be installed together with the optical waveguide structure on the support substrate. In addition, since the optical path conversion component is in contact with the optical waveguide structure, the optical signal is not diffused or attenuated, and light can be transmitted efficiently. That is, it can be said that the optical waveguide structure with the optical path conversion component is suitable as a constituent member of the excellent optical waveguide device.
First Embodiment]
Hereinafter, the
FIG. 1 shows an
Various electronic components are surface-mounted on the
The
As shown in FIG. 1, a long organic
As shown in FIGS. 1 and 2, a plurality of optical path
In the present embodiment, the height of the metal bump 52 (hereinafter referred to as “bump height”) is set to about 100 μm. The thickness of the
A general operation of the

(5) Metal bump embedding process (component embedding process)
As shown in FIG. 7, the

As shown in FIG. 10, in the present embodiment, a massive metal material 102 (gold in this embodiment) is placed on the upper surface of the optical path
(2) Metal bump forming process

The
