Abstract
Description
The present invention relates to a processing system that performs predetermined processing on a semiconductor wafer or the like, a method of using the processing system, and a load lock device used in the processing system.
Generally, in order to manufacture a semiconductor integrated circuit, various processes such as film formation, etching, oxidation, and diffusion are performed on a wafer. In order to improve throughput and yield by miniaturization and high integration of a semiconductor integrated circuit, a plurality of processing apparatuses performing the same process or a plurality of processing apparatuses performing different processes are connected through a common transfer chamber. Patent Documents 1, 2 and the like disclose processing system devices that are connected to each other and are capable of performing various processes without exposing the wafer to the atmosphere, and are formed into a so-called cluster tool.
In this type of processing system, for example, a semiconductor wafer is taken out from a cassette installed at an introduction port of an object to be processed provided at the front stage of the processing system by using a transfer mechanism and is transferred into an introduction side transfer chamber of the processing system. Then, after the wafer is aligned by an alignment mechanism, the wafer is loaded into a load lock device that can be evacuated, and the wafer is further connected to a plurality of vacuum processing devices connected to the surroundings. It is carried into the common transfer chamber of the atmosphere by using another transfer mechanism, and the wafer is introduced into each vacuum processing apparatus around the common transfer chamber so that necessary processing is performed once or continuously. It has become. Then, the processed wafers for which all the necessary processes are performed once or continuously are accommodated in the original cassette container through the original path, for example.
In this case, as is well known, the load lock device can load and unload wafers between the atmospheric pressure introduction side transfer chamber and the vacuum atmosphere common transfer chamber without breaking the vacuum state in the common transfer chamber. Each time the wafer is carried in and out, the load lock device is repeatedly evacuated and returned to atmospheric pressure. Since the evacuation operation and the return to atmospheric pressure require a relatively long time, the volume in the load lock device is set as small as possible in order to improve the throughput. The return operation is set to be as short as possible.
By the way, in the processing system clustered as described above, depending on each processing time and processing mode performed in each vacuum processing apparatus, each processing for a plurality of wafers may be completed almost simultaneously. In this case, these processed wafers must be carried out as soon as possible from the common transfer chamber side in the vacuum state to the introduction side transfer chamber side on the atmospheric pressure side via the load lock device. However, as described above, since the load lock device can generally carry in and out only one wafer at a time, a series of operations including a vacuuming operation and an atmospheric pressure return operation are substantially omitted. At the same time, the processing was repeated for the number of wafers that had been processed, and each time the processed wafer had to be unloaded. For this reason, it takes a long time to completely carry out all processed wafers to the introduction-side transfer chamber side at atmospheric pressure, causing a significant reduction in throughput.
Thus, for example, as shown in Patent Document 2, it is conceivable to shorten the time required for loading and unloading wafers by providing a wafer holding mechanism capable of holding a plurality of, for example, two wafers in the load lock device. . However, in this case, the volume in the load lock device is increased by the number of wafers that can be held simultaneously, and accordingly, the time required for the vacuuming operation and the return to atmospheric pressure becomes longer, and the throughput is sufficiently increased. Cannot be improved.
In particular, when the number of wafers that can be simultaneously held in the load lock device is increased to three or four, the volume becomes considerably large, and the time required for evacuation and return to atmospheric pressure becomes even longer. There was a problem that.
The present invention has been devised to pay attention to the above problems and to effectively solve them. An object of the present invention is to have a structure in which a plurality of objects to be processed can be accommodated at the same time, and the internal volume can be made variable according to the number of objects to be processed at the same time. An object of the present invention is to provide a load lock apparatus, a processing system, and a method of using the same that can shorten the time and improve the throughput.

Hereinafter, an embodiment of a load lock device, a processing system, and a method of using the same according to the present invention will be described in detail with reference to the accompanying drawings.
FIG. 1 is a schematic configuration diagram showing an example of a processing system for an object to be processed according to the present invention, FIG. 2 is a plan sectional view showing a load lock device, and FIGS. 3 and 4 explain the operation of a volume variable mechanism of the load lock device. It is a longitudinal cross-sectional view for doing.
First, the processing system will be described. As shown in FIG. 1, the processing system 2 includes a plurality of, for example, four
Specifically, the
The

The introduction-
In the introduction-
The
The
Next, the configuration of the first and second
The two
Specifically, the
Further, a
The
The
Next, the operation (usage method) of the processing system of the present invention configured as described above will be described. First, the basic flow of the semiconductor wafer W will be described. From the
The wafer W after the alignment is again lifted and held by one pick of the
Next, the other gate valve G6 is opened, the inside of the
On the other hand, when the wafers W that have been processed in the
By the way, in the actual processing of a wafer, in order to improve the throughput, the
In this case, depending on the type of processing, processing conditions, and the like, there are cases in which the processing ends in substantially the same time in a plurality of processing devices among the four
Further, in the case of a conventional load lock apparatus capable of simultaneously storing a plurality of wafers, for example, two wafers in the load lock apparatus, two processed wafers are unloaded and two unprocessed wafers are loaded (intake). Can be performed by executing a single evacuation and return to atmospheric pressure in the load lock device. In this case, the throughput is not reduced, but the load lock device has a large internal volume. Therefore, when carrying out one processed wafer to the atmosphere side, the atmosphere in a large volume space must be evacuated. In this case, it takes time to evacuate. As a result, throughput is reduced.
On the other hand, in the case of the
Therefore, according to the method of the present invention, the processing system 2 is controlled by a predetermined program by the
As a result, the inside of the storage container can be evacuated in advance, and all processed wafers can be quickly unloaded. In particular, since the volume in the storage container can be changed according to the number of processed wafers to be carried out substantially simultaneously, the volume of the storage container is reduced when the number of wafers to be carried out is small. The operation can be performed.
In other words, the method according to the present invention predicts the processing end time of each wafer being processed in each
Each step of the method of the present invention will be described with reference to the flowchart shown in FIG. First, unprocessed wafers W are loaded into the
Next, based on the estimated processing end time, the number of wafers at which this time is substantially the same time is calculated, and the simultaneous processing completed number n is obtained (S3). Here, “substantially the same time” means that even if processing is completed at different times in a plurality of processing apparatuses, it is advantageous to improve the throughput if the processed wafers are simultaneously transferred to the atmosphere side. This is a concept having a certain time width, for example, a time required for evacuation from the atmospheric pressure to a vacuum atmosphere of a predetermined pressure, for example, a time having a width of about 30 seconds. Therefore, if the processing is completed within the time having the certain width, it is handled as “substantially the same time”.
As described above, when the simultaneous processing completion number n is obtained, it is determined whether or not the remaining time until the processing end predicted time, that is, the time until the processing ends, is within a predetermined range as the processing proceeds ( S4).
The predetermined range is, for example, a time required for evacuating the inside of the load lock device from the atmospheric pressure to a vacuum atmosphere of a predetermined pressure, for example, about 30 seconds, but is not particularly limited. Also, during this time, after the unprocessed wafer W to be processed next is aligned, the number of sheets required for the replacement of the wafer is sequentially placed in the load lock apparatus to be used for carrying out the next processed wafer. It has been brought in and is waiting.
As described above, when the remaining time until the predicted processing end time is within the predetermined range (YES in S4), the corresponding simultaneous processing is completed by raising or lowering the
Next, when the volume adjustment is completed, the inside of the
