なお、前記した特許文献2には、ワークプレートにスラリー供給機構を具備させたワイヤーソーが提案されている。このワイヤーソーは、ワークプレートを中空状となし、その中空状のワークプレートにスラリー導入口と、該スラリーをワーク外周面に供給するためのスラリー供給口を設け、前記スラリー導入口を介してスラリーを当該ワークプレート中空部に導入し、この導入されたスラリーを該スラリー供給口からワーク外周面に供給するように構成されたもので、ワークプレートを利用してスラリーの供給を行うことができるので、別体としてのスラリー供給機構が不要となるという利点を得たもので、前記した研削加工熱によるワークプレートの温度上昇を抑制することを目的としたものではない。したがって、中空状のワークプレートに対する冷却効果はほとんど得られず、該ワークプレートの熱変形を防止することはできない。
しかしながら、切断したウェーハの反りを抑制する手段として提案されている、スライスベース(当て板)を低熱伝導材料でかつワークとほぼ同一の線膨張係数を有する材料で形成する手段(特許文献3)や、ワークプレートを低熱膨張材料製とする手段(特許文献4)は、シリコンやインバー等の材料を用いるため材料コストが高くつき、ウェーハの製造コストのアップを余儀なくされるという欠点がある。
本発明は、このような実状に鑑み、低熱伝導材料や低熱膨張材料を用いることなく、簡易な手段でかつ低コストで切断加工時の反りを抑制することが可能なワイヤーソーのワークプレートを提供することを目的とするものである。

本発明に係るワイヤーソーのワークプレートは、ワーク切断時の摩擦熱あるいは研削加工熱によるワークプレートの温度上昇を抑制する手段として、ワークプレート自体を冷却媒体による内部冷却方式と放熱フィンによる外部冷却方式を採用したもので、その要旨は、走行するワイヤと被加工物にスラリーを供給し、当該ワイヤが形成する所定ピッチのワイヤ列に被加工物を押しつけながら多数のウハに切断するワイヤーソーにおけるワークプレートにおいて、前記ワークプレートに1ないし複数の冷却媒体通路を設け、該冷却媒体通路に冷却媒体を通流させることによって当該ワークプレートを内部から冷却する方式(内部冷却方式)となしたことを特徴とし、また、ワークプレートの外面部に多数の放熱フィンを設けて当該ワークプレートの熱を放散させる方式(外部冷却方式)となしたことを特徴とし、さらに、ワークプレートに前記1ないし複数の冷却媒体通路と前記放熱フィンを設けて、当該ワークプレートを内部及び外部から冷却する方式となしたことを特徴とするものである。
なお、本発明で使用する冷却媒体としては、液体、気体のいずれでもよく、液体としては冷却水やオイル等を用い、気体としては空気、ガス等を用いることができる。また、これらの冷却媒体は、加工中のワークプレートの温度がより一定になるように温度、流量(供給量)を制御することが好ましい。

かかる構成の冷却媒体通路31−1を有するワークプレート31の場合は、該冷却媒体通路31−1に外部から冷却水等の冷却媒体を通流させることにより、当該ワークプレート31は内部から冷却される。したがって、切断加工時の摩擦熱あるいは研削加工熱が当該ワークプレートに伝達しても温度上昇が抑制される。
なお、ここでは2つの冷却媒体通路31−1の中央部を連通孔31−2にて連通して構成したワークプレート31を例示したが、冷却媒体通路31−1の数は当該ワークプレートの大きさや強度を考慮して決定し、また各冷却媒体通路31−1を連通させる連通孔31−2は必要に応じて設ける。さらに、通流させる冷却媒体は、ワークプレートが常に一定の温度に保たれるように温度調整されることはいうまでもない。

図5に示す結果より明らかなごとく、本発明のワークプレートを採用したワイヤーソーによれば、従来のワークプレートを用いたワイヤーソーに比べ、切断中ワークプレートをほぼ一定の低い温度に保持することができ(図5(a))、反りの極めて少ないウェーハの製造が可能であることがわかる(図5(b)、図5(c))。さらに、加工中におけるワークプレートの温度がより一定に保たれるように冷却媒体の温度、流量を制御することにより、さらなる反りの工程能力向上が見込める。
