Abstract
Description
The present invention relates to a gas barrier laminate and a light emitting display device, and more specifically, a gas barrier laminate excellent in impermeability to water vapor, oxygen, etc., which is formed by laminating at least one inorganic film and at least one organic film. The present invention also relates to a light-emitting display element using the laminate.
A gas barrier laminate film in which a gas barrier layer is formed on a transparent resin film has been conventionally used as a packaging material for foods and drugs. Recently, however, it has become a base for electronics devices due to its thinness, lightness, and flexibility. It is also attracting attention as a material. In particular, liquid crystal and organic EL using a resin film are expected to be usable for wall-mounted televisions and electronic paper applications. In such applications, the resin film requires significantly higher gas barrier properties, particularly water vapor barrier properties than conventional packaging materials, and therefore, the development of a more advanced gas barrier layer has been reported.
Conventionally, inorganic films mainly made of metal oxides such as silicon dioxide (SiO 2 ) and aluminum oxide (Al 2 O 3 ) have been mainly used as a material for the gas barrier layer. However, the gas barrier properties are not sufficiently developed with these alone, so that even if the film thickness is increased, the internal stress increases, the film warps and cracks occur, and the gas barrier properties may be lowered. .
As an improvement measure, a laminate in which an organic film having a gas barrier property such as a cross-linked acrylic resin and the inorganic film are laminated on a resin film has been reported (
In addition, aiming for a laminate having better gas barrier properties, a laminate in which an organic film made of a polymer of a fluorine compound and the inorganic film are laminated on a resin film substrate has been proposed (Patent Document 3). A polymer of a fluorine compound has a strong gas chain property due to its strong molecular chain packing, and also has a merit that the degassing of water vapor is extremely small because of its high water repellency. However, since the fluorine compound has a low surface energy and extremely low adhesion to the inorganic film, this laminate also has a problem that the gas barrier property deteriorates with time due to interfacial peeling as described above.
On the other hand, the present applicant previously invented a method for efficiently producing a film suitable as a sealing film for an organic EL device by decomposing and polymerizing perfluoroolefin by plasma chemical vapor deposition under discharge dissociation conditions. (Patent document 4). However, it is desirable that the film produced by the production method further improves the adhesion between the organic EL substrate and the substrate.
An object of the present invention is to provide a laminate having at least one organic film and at least one inorganic film laminated on a resin film substrate and having high adhesion at the film interface and high gas barrier properties.
As a result of earnest research to solve the above problems, the present inventors have found that at least one organic film using a fluorine compound and a simple substance or compound of a metal as raw materials, and at least one inorganic film using a simple substance or compound of a metal as raw materials, A laminate comprising a sealing film and a transparent resin film base material laminated with a transparent resin film substrate has been found to have high adhesion at the film interface and remarkably high gas barrier properties, and the present invention has been completed based on this finding. The number of layers may be the same or one may be increased by one, but both are alternately laminated.
The film in contact with the resin film substrate may be an organic film or an inorganic film, but if the organic film is in contact with the resin film substrate, the surface of the resin film substrate may be uneven. Since the surface of the organic film is smoothed by forming the organic film thereon, the inorganic film formed on the organic film is preferable because it becomes a dense and smooth film without defects and has high gas barrier properties. In this embodiment, even if the resin film substrate is subjected to external force, it is relaxed by the organic film, so that the inorganic film is not easily cracked, and high gas barrier properties are maintained for a long time.

As a method for producing the organic film, a dry production method such as a vapor deposition method, a chemical vapor deposition method (CVD method), or a sputtering method, which is prepared in vacuum, is preferable, and a CVD method is more preferable.
In the formation of an organic film by a CVD method, a raw material fluorine compound and a metal simple substance or compound are introduced into a vacuum, and the fluorine compound and metal simple substance or compound are heated by substrate heating, plasma, ion beam, laser, or the like. It is evaporated to cause chemical dissociation and recombination, and is deposited on a resin film substrate, an inorganic film or the like as a polymer of a fluorine compound and a metal simple substance. When the raw material is a liquid, it is evaporated using a difference in vapor pressure from the vacuum, or a container containing the raw material is heated by a mantle heater to evaporate and introduced into the chamber. When the raw material is a gas, it is introduced into the chamber as it is.
As a technique of the plasma CVD method, for example, a technique described in Japanese Patent Laid-Open No. 9-237783, which is conventionally known, can be used. As an apparatus used for plasma CVD, a parallel plate type CVD apparatus is generally used, but a microwave CVD apparatus, an ECR-CVD apparatus, a high-density plasma CVD apparatus (helicon wave plasma, inductively coupled plasma, etc.) can be used.
The polymer of the fluorine compound that constitutes the organic film has a tight molecular chain packing, so that it is difficult for gas to permeate and has water repellency and excellent gas barrier properties. Moreover, in this invention, when the polymer of the fluorine compound which comprises an organic film contains a metal or a metal compound, the surface energy of an organic film improves and adhesiveness with an adjacent film is reinforced. Therefore, interfacial delamination is difficult to occur and defect formation is difficult to occur. As a result, the laminated body of the present invention is unlikely to deteriorate with time in gas barrier properties due to interface peeling.
The volume composition ratio F / M between the fluorine atom F and the metal atom M in the organic film is preferably 0.01 to 0.99, and more preferably 0.03 to 0.9. If this ratio is too small, the organic film may be water-absorbing and water repellency, and thus gas barrier properties may be insufficient. Conversely, if this ratio is too large, the adhesion to the inorganic film will be insufficient. There is a possibility. The measuring method of F / M is based on X-ray electron spectroscopic analysis.
The water absorption rate of the organic film is preferably 0.1% by weight or less, and more preferably 0.05% by weight or less. When this condition is satisfied, there is little degassing (mainly water vapor) from the organic film, and an inorganic film formed thereon can be densely formed.
The film thickness of the organic film is 0.01 to 3.0 μm, preferably 0.03 to 1.0 μm. If it is too thin, the adhesion to the inorganic film and gas permeability may be reduced. Conversely, if it is too thick, the total light transmittance may be reduced.
The inorganic film in the present invention is not limited as long as it is a dense film having a high gas barrier property formed by depositing fine inorganic compound particles, and among them, it is a metal of group 4 to group 16 of the periodic table. Silicon (Si), magnesium (Mg), titanium (Ti), aluminum (Al), indium (In), tin (Sn), zinc (Zn), tungsten (W), cerium (Ce), zirconium (Zr) A film formed of oxide, nitride, nitrogen oxide, sulfide, or the like is preferable. In particular, an inorganic film formed using aluminum oxide, silicon dioxide, silicon oxynitride, ITO (indium tin oxide), zinc oxide, or the like is preferable because it is transparent and can have high gas barrier properties.
The method for producing the inorganic film is not particularly limited, but a vacuum deposition method, a sputtering method or a CVD method is preferable in that a dense film can be efficiently formed, and the formed film or film substrate is damaged during film production. A vacuum deposition method or a CVD method using arc discharge plasma is more preferable because the film density can be increased without increasing the film density.
In the vacuum deposition method, the deposition material is heated and evaporated by a method such as resistance heating, electron beam heating, laser beam heating, arc discharge in a vacuum of about 10 −2 to 10 −5 Pa to form a deposited film. It is a method of forming. Moreover, the sputtering method uses a cation such as Ar + accelerated by a glow discharge or the like as a target (deposition raw material) in a vacuum of about 1 to 10 −1 Pa in which an inert gas such as argon exists. In this method, the vapor deposition raw material is sputter-evaporated by impact, and a vapor deposition film is formed on the surface of the resin film substrate. Examples of the evaporation method include DC (direct current) sputtering, RF (radio frequency) sputtering, magnetron sputtering, and bias sputtering. The ion plating method is a vapor deposition method in which the above vacuum vapor deposition method and the sputtering method are combined. In this method, in a vacuum of about 1 to 10 −1 Pa, evaporated atoms released by heating are ionized and accelerated in an electric field to form a thin film layer in a high energy state.
The CVD method uses the above metal simple substance or compound as a deposition material in the CVD method for forming the organic film.
Among these inorganic film manufacturing methods, when a wide film is formed, the sputtering method is preferable in that the film thickness uniformity in the width direction, adhesion, productivity, and yield can be improved.
The thickness of the inorganic film is preferably 5 to 500 nm, more preferably 10 to 200 nm. If the thickness of the inorganic film is too thin, the gas barrier property may be insufficient. Conversely, if the thickness is too thick, the film may not be flexible and cracks may easily occur.
As the transparency of the transparent resin film substrate used in the present invention, the total light transmittance based on ASTM D1003 is preferably 85% or more, more preferably 90% or more. If the total light transmittance is too small, it may be difficult to use for transparent purposes.
The resin constituting the resin film substrate is not limited as long as it is a thermoplastic resin that satisfies the above-mentioned total light transmittance, and examples thereof include alicyclic structure-containing polymer resins, polyether-sulfone resins, and polyesters. -Terether-terketone resin, cellulose resin, polycarbonate resin, polyester resin, polystyrene resin and the like. Among these, an alicyclic structure-containing polymer resin is more preferable from the viewpoint of transparency, low hygroscopicity, dimensional stability, lightness, and the like.
The alicyclic structure-containing polymer resin has an alicyclic structure in the main chain and / or side chain, and contains an alicyclic structure in the main chain from the viewpoint of mechanical strength, heat resistance, and the like. preferable.

Specifically, the alicyclic structure-containing polymer resin includes (1) a norbornene polymer, (2) a monocyclic olefin polymer, (3) a cyclic conjugated diene polymer, and (4) vinyl fat. Examples thereof include cyclic hydrocarbon polymers and hydrides thereof. Among these, norbornene-based polymers are more preferable from the viewpoints of transparency and moldability.
Specific examples of norbornene polymers include ring-opening polymers of norbornene monomers, ring-opening copolymers of norbornene monomers and other monomers capable of ring-opening copolymerization, and hydrides thereof. And addition polymers of norbornene monomers, addition copolymers with other monomers copolymerizable with norbornene monomers, and the like. Among these, from the viewpoint of transparency, a ring-opening (co) polymer hydride of a norbornene monomer is most preferable.
The glass transition temperature of the thermoplastic resin constituting the resin film substrate is preferably 80 to 280 ° C, more preferably 100 to 250 ° C. A film substrate made of a transparent resin having a glass transition temperature in such a range is excellent in durability without causing deformation or stress in use at high temperatures.
The resin film substrate preferably has a volatile component content of 0.1% by weight or less, and more preferably 0.05% by weight or less. When the content of the volatile component is within the above range, the dimensional stability of the film is improved, and uneven stacking when an inorganic film or an organic film is stacked on the upper surface can be reduced.
The resin film substrate preferably has a saturated water absorption of 0.01% by weight or less, and more preferably 0.007% by weight or less. When the saturated water absorption exceeds 0.01% by weight, the adhesion between the layer made of an inorganic compound and other layers and the resin film substrate is lowered, and the layer tends to be peeled off during long-term use, which is not preferable. . Furthermore, there is a possibility that productivity and yield may be lowered due to the time required for evacuation due to moisture, or a layer made of an inorganic compound or other layers may be altered.
The saturated water absorption rate of the resin film substrate is measured according to JIS K7209.
The resin film substrate may be an antioxidant, a heat stabilizer, a light stabilizer, an ultraviolet absorber, an antistatic agent, a dispersant, a chlorine scavenger, a flame retardant, a crystallization nucleating agent, or an antiblocking agent, if necessary. These additives are each usually added in an amount of 0 to 5 parts by weight, preferably 0 to 3 parts by weight, per 100 parts by weight of the thermoplastic resin.
Examples of the method for producing the resin film substrate include a solution casting method and a melt extrusion molding method. Among these, the melt extrusion molding method is preferable because the content of volatile components in the resin film substrate and the thickness unevenness can be reduced. Furthermore, examples of the melt extrusion method include a method using a die and an inflation method, but a method using a die, particularly a T die, is preferable in terms of excellent thickness accuracy and productivity.
The film thickness of the resin film substrate is preferably 30 to 300 μm, more preferably 40 to 200 μm.
The apparatus for forming the organic film and the inorganic film on the resin film substrate is not particularly limited, and a known vacuum film forming apparatus can be used. When using a long transparent resin film substrate, it is preferable to use a film winding type vacuum film forming apparatus, a high-frequency application ring for a CVD method organic film, a target and a cathode for a sputtering method inorganic film. It is preferable to face the film (a plurality of targets when a plurality of layers are formed) opposite the film forming roll.
Next, a method for producing a gas barrier laminate according to an embodiment of the present invention will be described with reference to the drawings. FIG. 1 shows an organic film formed on a resin film substrate using a film winding type vacuum film forming apparatus equipped with a high frequency application ring for forming a CVD method organic film and two targets for forming a sputtering method inorganic film. It is process drawing which shows the method of forming an inorganic film.

The gas barrier laminate of the present invention is formed by laminating at least one organic film and at least one inorganic film on one side or both sides of a transparent resin film substrate, and has high adhesion at each film interface. A gas barrier property, particularly a water vapor barrier property is remarkably high in combination with an organic film mainly composed of the above polymer and an inorganic film made of a metal compound. Furthermore, since any of the resin film substrate, the organic film, and the inorganic film is highly transparent, it can be used for optical applications in addition to packaging applications. For example, it can be suitably used for a sealing layer of an organic EL (light emitting display element), which has conventionally deteriorated the light emitting characteristics of the light emitting material layer and impeded durability due to permeation of a small amount of oxygen or water vapor. .

On the other hand, the organic EL using the gas barrier laminate of the present invention instead of plastic or glass having a high gas barrier property as the constituent material of the substrate 21 has transparency and gas barrier property, and is lightweight, in addition to durability. And convenient. Further, by using the gas barrier laminate of the present invention as the constituent material of the substrate 21 and the
In particular, the gas barrier laminate of the present invention using silicon dioxide or the like as the inorganic film has high transparency, and the light transmittance at a wavelength of 400 to 800 nm when not emitting light is 80% or more, preferably 90% or more. In addition, a high-performance organic EL (light emitting display element) can be realized.

The present invention will be described in more detail with reference to examples and comparative examples, but the present invention is not limited to the following examples.
In the following, parts and% are based on weight unless otherwise specified. The evaluation in this example was based on the following method.
(1) Thickness of organic film and inorganic film The thickness of the organic film and the inorganic film was measured with a thin film measuring apparatus (F20, manufactured by Filmetrics).
(2) Water absorption rate The water absorption rate (%) of the organic film is the weight after the organic film sample was dried in an oven at 60 ° C for 30 minutes and then immersed in water at 60 ° C for 24 hours. Measured and determined by weight increase rate.
(3) Volume composition ratio (F / M) of fluorine atoms and metal atoms in the organic film
The volume composition ratio (F / M) of the organic film was analyzed by subjecting the organic film sample to an X-ray electron spectrometer.
(4) Water vapor transmission rate (WVTR)
The water vapor transmission rate [WVTR, unit (g / m 2 · day)] of the laminate was measured using a water vapor transmission rate measuring device (PERMATRAN, manufactured by MOCON) in an atmosphere of 40 ° C. and relative humidity 90%.
(5) Adhesion The adhesion between the layers of the laminate was evaluated by a cross-cut cellophane tape peeling test method. That is, 100 pieces of 1 mm square notches reaching the resin film substrate from the surface of the laminate sample were prepared, and the cellophane tape was adhered to the surface and then peeled off, and the film was formed on the cellophane tape. The number of pieces that did not adhere was determined and expressed in fractions for 100 pieces. It shows that the adhesiveness between each layer is so large that a fraction is large. The piece with the film attached to the cellophane tape indicates that peeling occurred at any interface of the constituent films.

[Comparative Example 1]
In Example 1, the flow rate of tetrafluoromethane (CF 4 ) was changed to 0.169 Pa · m 3 / sec, and tetraethoxysilane (TEOS) was not passed (volume flow rate ratio: 100: 0). In the same manner as above, a long laminate was obtained in which an inorganic film, an organic film, and an inorganic film were sequentially laminated on a transparent resin film substrate. Table 1 shows the results of the same tests and evaluations as in Example 1 for the obtained laminate and organic film.
As shown in Table 1, an organic film mainly composed of a polymer of a fluorine compound and an inorganic film composed of a metal oxide film are laminated on a transparent resin film base material, and the organic film is a metal simple substance or compound. The laminate of the present invention using as a raw material has a significantly low water vapor transmission rate and extremely high adhesion at the film interface (Examples 1 to 3). However, when the volume composition ratio of fluorine atoms and metal atoms in the organic film was as small as 0.1, the organic film tended to have a slight water absorption (contrast with Examples 1 and 2 and Example 3).
On the other hand, even if the laminate is formed by laminating an organic film made of a polymer of a fluorine compound and an inorganic film made of a metal oxide film on a transparent resin film substrate, the polymer of the fluorine compound constituting the organic film is When the metal does not contain a single metal, the water vapor transmission rate of the laminate increased, and the adhesion at the film interface decreased (Comparative Example 1).
