Abstract
Description
The present invention relates to an exposure technique used for transferring a mask pattern onto a substrate via a projection optical system, for example, in a lithography process for manufacturing various devices, and a device manufacturing technique using the exposure technique. Specifically, the present invention relates to an exposure technique including a technique for correcting an imaging characteristic (optical performance) of a projection optical system.
A stepper for transferring a pattern of a reticle (or photomask) as a mask onto a wafer (or glass plate or the like) as a substrate through a projection optical system during a lithography process for manufacturing a semiconductor device or the like. Or the like, or a scanning exposure type exposure apparatus such as a scanning stepper is used. In these exposure apparatuses, in order to always transfer the projected image of the reticle pattern onto the wafer with high resolution and high overlay accuracy, the imaging characteristics (optical performance) of the projection optical system are always kept in a predetermined state. It is required to perform exposure while maintaining.
As described above, conventionally, in order to maintain temporal uniformity (stability) of the imaging characteristics of the projection optical system, the predetermined imaging characteristics are corrected according to the integrated energy amount of exposure light, the ambient temperature, and the like. Was.
In this regard, the imaging characteristics of the projection optical system also change due to temperature non-uniformity. In other words, the projection optical system is generally designed on the assumption that the whole is at a constant temperature. Therefore, the projection optical system is spatially inconspicuous due to a bias in the light amount distribution of exposure light, ambient temperature distribution, and the like. When there is a uniform temperature distribution, its imaging characteristics gradually deteriorate. Some of the deterioration of the imaging characteristics due to the spatial non-uniformity of the temperature distribution may be alleviated to some extent by the conventional imaging characteristics correction mechanism and lens eccentricity adjustment. However, if the spatial non-uniformity becomes conspicuous due to, for example, an increase in exposure time, the deterioration of the imaging characteristics becomes difficult to correct by a conventional imaging characteristics correction mechanism or lens eccentricity adjustment. . As a result, degradation of imaging characteristics that cannot be corrected by the conventional imaging characteristic correction mechanism, for example, residual aberration occurs.
Further, not all the imaging characteristics of the projection optical system can be corrected by the conventional imaging characteristic correction mechanism, and astigmatism, for example, is difficult to correct by the conventional correction mechanism. Therefore, some residual aberration has existed before the start of exposure. In the future, as further miniaturization of semiconductor devices and the like proceeds, it is required that such residual aberration can be corrected.
In view of such a point, the present invention provides a first exposure technique that can suppress degradation of imaging characteristics of a projection optical system when the temperature distribution of the projection optical system becomes spatially non-uniform. The purpose.
Furthermore, a second object of the present invention is to provide an exposure technique that can correct the imaging characteristics that have been difficult to correct with the imaging characteristics correction mechanism of the conventional projection optical system.
A further object of the present invention is to provide a device manufacturing technique that can manufacture a device with higher accuracy by using the exposure technique.
An exposure method according to the present invention is an exposure method in which a first object (R) is illuminated with an exposure beam, and the second object (W) is exposed with the exposure beam via the first object and the projection optical system (PL). And a step of controlling the temperature of the outer surface of the lens barrel (6) of the projection optical system.
According to the present invention, when the temperature distribution of the projection optical system becomes non-uniform, for example, the temperature of the outer surface of the barrel of the projection optical system is controlled so that the temperature distribution becomes uniform. Thereby, it is possible to suppress the deterioration of the imaging characteristics of the projection optical system. In addition, the temperature control of the outer surface of the lens barrel can be easily performed as described above, and an abrupt internal temperature change can be avoided.
In this case, the step of controlling the temperature may be executed to correct a predetermined residual aberration of the projection optical system. As a result, it is possible to correct a predetermined imaging characteristic (for example, astigmatism) that has been difficult to correct by, for example, a conventional imaging characteristic correction mechanism as a residual aberration.
Next, the exposure apparatus according to the present invention illuminates the first object (R) with the exposure beam, and exposes the second object (W) with the exposure beam via the first object and the projection optical system (PL). The exposure apparatus has a temperature control device (28A to 28H, 19; 38A, 38B, 39A; 44, 19A) for controlling the temperature of the outer surface of the lens barrel (6) of the projection optical system.
According to the present invention, by controlling the temperature of the outer surface of the lens barrel so that the temperature distribution of the projection optical system becomes uniform, for example, by the temperature control device, the imaging characteristics of the projection optical system are deteriorated. Can be suppressed.
In this case, the temperature control device may control the temperature of the outer surface of the barrel of the projection optical system in order to correct a predetermined residual aberration of the projection optical system. As a result, when the exposure apparatus is equipped with an imaging characteristic correction mechanism that drives the optical members constituting the projection optical system, residual temperature that cannot be corrected by the correction mechanism is corrected by the temperature control apparatus. it can.
In addition, as an example, the temperature control device is attached to the outer surface of the lens barrel of the projection optical system, and includes one or a plurality of heat-absorbing / heating units (28A to 28H; 46) that perform at least one of heat generation and heat absorption, and its absorption. And a drive unit (19; 19A) for driving the heat generating unit.
In this case, the heat generating / heating unit includes a plurality of heat generating / heating units (28A to 28H) mounted on the outer surface of the lens barrel of the projection optical system, and the drive unit is at least selected from the plurality of heat generating / generating units. One heat generating / heating unit may be driven. As described above, the temperature distribution of the projection optical system can be controlled with higher accuracy by switching and operating the plurality of heat absorbing / generating portions.
Further, the heat absorbing / generating part may be detachable from the outer surface of the lens barrel of the projection optical system or may be movable on the outer surface of the lens barrel. As a result, for example, the temperature distribution can be controlled with high accuracy corresponding to the measured value of the temperature distribution of the projection optical system.
As another example, the temperature control device includes a pipe (38A, 38B) to which a temperature-controlled fluid is supplied, an outer surface of a lens barrel of the projection optical system connected to the pipe, and the fluid. A heat exchanging part (39A) mounted on the outer surface of the lens barrel in order to perform heat exchange between them. In this case, the temperature distribution of the projection optical system can be controlled without significantly affecting the temperature distribution around the projection optical system.
The temperature control device also has a temperature sensor (36A to 36E; 36) for measuring the temperature of the outer surface of the lens barrel of the projection optical system, and the outer surface of the projection optical system based on the measurement result of the temperature sensor. The temperature may be controlled. Thereby, the temperature control accuracy of the projection optical system can be improved.
Next, the device manufacturing method according to the present invention is a device manufacturing method including a lithography process, and the pattern (R) is transferred to the photoreceptor (W) using the exposure apparatus of the present invention in the lithography process. . Since the imaging characteristics of the projection optical system are improved by applying the present invention, the device can be manufactured with higher accuracy.
According to the present invention, when the temperature distribution of the projection optical system becomes spatially non-uniform, the temperature of the outer surface of the barrel of the projection optical system is controlled so that the temperature distribution becomes more uniform. The deterioration of the imaging characteristics of the projection optical system can be suppressed.
In addition, according to the present invention, by controlling the temperature distribution of the projection optical system, there may be a case where the imaging characteristic, which is difficult to be corrected by the conventional imaging characteristic correction mechanism of the projection optical system, can be corrected.
A preferred first embodiment of the present invention will be described below with reference to FIGS.
FIG. 1 shows a scanning exposure type projection exposure apparatus as an exposure apparatus of the present example. In FIG. 1, a

露光光源10としては、例えばKrF(波長248nm)又はArF(波長193nm)のエキシマレーザ光源が使用できる。
In addition, an illumination
The illumination
A beam splitter with low reflectivity is disposed on the exit surface side of the aperture stop, and a photoelectric sensor (integrator sensor) for monitoring the amount of exposure light branched by the beam splitter is also provided. The detection information of the photoelectric sensor and the information on the type of aperture stop (bipolar illumination, etc.) are supplied to the

When the wafer W is exposed, the wafer W is first aligned using an alignment sensor (not shown). Thereafter, in order to scan and expose one shot area on the wafer W, the reticle R is moved through the
Now, if the exposure is continued, the imaging characteristics of the projection optical system PL are changed due to changes in environmental conditions such as the accumulation of a part of the energy of the exposure light IL passing through the projection optical system PL and the ambient temperature of the projection optical system PL. It changes gradually. Further, the imaging characteristics that are difficult to be corrected by the conventional imaging characteristics correction mechanism are minute amounts, but may remain to some extent before the start of exposure. Therefore, the projection exposure apparatus of this example is provided with first, second, and third correction mechanisms for correcting the imaging characteristics of the projection optical system PL. Hereinafter, these correction mechanisms will be described in detail.
First, an
Based on the atmospheric pressure and temperature distribution around the projection optical system PL thus detected, the amount of energy accumulated in the projection optical system PL, and the distribution thereof, the
In the projection optical system PL, for example,
Next, in this example, the residual aberration that cannot be corrected by driving the optical elements in the projection optical system PL is prevented from occurring as much as possible by suppressing the temperature increase of the projection optical system PL as a whole, and the projection optics. Residual aberrations (for example, astigmatism) caused by non-uniform temperature distribution in the system PL are corrected by corresponding variable temperature control. For this purpose, a
FIG. 2 is a cross-sectional view taken along the line AA in FIG. 1. As shown in FIG. 2, the side surface in the + Y direction of the
The thermal energy in the

FIG. 3 is an enlarged cross-sectional view showing the
In this configuration, since the magnetic flux of the
The
Thus, in the
In this example, the
Next, in this example, an example of an operation that cannot be corrected by driving the optical element in the projection optical system PL of FIG. 1 and that corrects residual aberration caused by the nonuniformity of the temperature distribution in the projection optical system PL will be described. To do. In this case, the
As a result, in FIG. 2, for example, in the optical member near the heating devices 28 </ b> A to 28 </ b> H in the projection optical system PL, the temperature of the slit-like region passing through the optical axis AX and parallel to the Y axis is other region. Suppose that it is found that it is higher by ΔT. In this case, the
In this case, in this example, since the
Further, since it is possible to easily mount the
In the above embodiment, control is performed so that the temperature distribution in the projection optical system PL is uniform. However, for example, when there is residual aberration such as astigmatism from the start of exposure, the heating amount of the
[Second Embodiment]
Next, a second embodiment of the present invention will be described with reference to FIG. In this example, a temperature sensor is added to the first embodiment. In FIG. 4, portions corresponding to those in FIG.
FIG. 4 shows a schematic configuration of the projection exposure apparatus of this example. In FIG. 4, eight heating devices are closely attached to the outer surface of the
Further, the
The detected temperature information in the vicinity of the heating devices 28 </ b> A to 28 </ b> H on the outer surface of the
In this example, since the
As a third control method, the
Further, in this example, for example, in order to correct the aberration existing from the start of exposure, a heating method that makes the temperature distribution in the projection optical system PL non-uniform is possible. Accuracy can be improved.
The
[Third Embodiment]
Next, a third embodiment of the present invention will be described with reference to FIGS. In this example, the temperature control device is changed to the heat exchange system with respect to the first embodiment, and in FIG. 5, the same reference numerals are given to the portions corresponding to FIG.
FIG. 5 shows a schematic configuration of the projection exposure apparatus of the present example. In FIG. 5, a
Then, the liquid whose temperature is controlled is supplied from the liquid
Further, the

Returning to FIG. 5, also in this example, the heat exchanger 25 </ b> A for suppressing the temperature rise of the projection optical system PL as a whole is fixed to the side surface of the
Also in this example, by controlling the temperature of the liquid supplied to the
[Fourth Embodiment]
Next, a fourth embodiment of the present invention will be described with reference to FIGS. In this example, a heat absorbing / heating device using a Peltier element is used instead of the
FIG. 7 shows a schematic configuration of the projection exposure apparatus of the present example. In FIG. 7, the heat absorption and heating device 44 (absorption and heat generation part) is arranged in close contact with the outer surface of the
In this example as well, the
FIG. 8 shows the heat generating /
Returning to FIG. 7, a temperature sensor 36 (which is the same sensor as the
Also in this example, by controlling the temperature of the outer surface of the
