Abstract
Description
The present invention relates to a processing apparatus for electrodes formed on a plate-shaped object, a processing method for electrodes formed on a plate-shaped object, and a method for measuring the flatness of a chuck table of an electrode processing apparatus formed on a plate-shaped object, In more detail, in order to align the height of the bump formed on the plate-like object, the electrode processing device formed on the plate-like object for mechanically cutting the surface of the bump, the plate-like object is formed. The present invention also relates to a method for processing an electrode and a method for measuring the flatness of a chuck table of an electrode processing apparatus formed on a plate-like object.
Conventionally, a semiconductor wafer on which a plurality of semiconductor chips are formed is divided into individual semiconductor chips by a dicing apparatus or the like, and the divided semiconductor chips are widely used in electric devices such as mobile phones and personal computers.
Furthermore, in recent years, in order to make the electrical equipment lighter and smaller, bumps having a protrusion of 50 to 100 μm are formed on the electrodes of the semiconductor chip, and the bumps are directly applied to the electrodes formed on the mounting substrate. A semiconductor chip called a flip chip that has been joined has been developed and put into practical use. In such a flip chip, since the substrates are bonded to each other through the bumps, it is necessary to make the heights of the protruding bumps uniform.
Current bump forming methods include, for example, an electrolytic plating method, an electroless plating method, and a stud bump method. Among these, bumps formed by the electrolytic plating method or the electroless plating method show variations in their heights, and therefore a process of aligning the bump heights by cutting is generally required.
For example, in Japanese Patent Application No. 2003-110536, the applicant of the present application has proposed a processing apparatus having a cutting unit for aligning bump heights. However, when bumps were cut with the above processing equipment, there was a phenomenon that bump height differences were partially generated. The present inventors diligently investigated the cause, and in the above processing apparatus, on the chuck table that holds the substrate, cutting waste generated by processing, filth generated from the apparatus, or dust floating in the air, etc. It was recognized that this was caused by the adhesion of foreign matter. Therefore, it has been found that in the above processing apparatus, it is necessary to clean the chuck table in order to remove foreign matter on the chuck table. However, the height of the bump is very low, for example, about 50 to 100 μm. Therefore, in order to make the bump height uniform, a very high degree of flatness is required, and a slight amount is required on the chuck table. Even if the foreign matter remains, local unevenness is generated on the substrate, so that there is a problem that the heights of the bumps cannot be suitably adjusted.
Further,
However, in the substrate holding apparatus of
Accordingly, an object of the present invention is to reduce the presence of foreign matter (or the flatness of the chuck table) remaining on the chuck table of a processing apparatus that aligns the heights of a plurality of electrodes formed on the surface of a plate-like object. In the present specification and drawings, components having substantially the same functional configuration are denoted by the same reference numerals, and redundant description is omitted.
(First embodiment)
First, based on FIG.1 and FIG.2, the structure of the electrode processing apparatus concerning 1st Embodiment is demonstrated. FIG. 1 is a perspective view showing a configuration of an electrode processing apparatus formed on a plate-like object according to the first embodiment. FIG. 2 is a side view showing the configuration of the cutting unit of the electrode machining apparatus according to the present embodiment. The
As shown in FIGS. 1 and 2, an
The chuck
First, the
The
The carry-in
The workpiece according to the present embodiment includes, for example, a
For example, in the step of aligning the height of the
The carry-in
The carry-in
The cleaning means 114 is composed of, for example, a spinner cleaning device or the like, and can clean and dry the
The
Next, the chuck means 20 will be described. As shown in FIG. 2, the chuck means 20 can suck and hold the
The chuck table 202 is, for example, a substantially disk-shaped table (lower board) having a smooth horizontal surface on the upper surface, and is supported by a housing (not shown). For example, at least the upper surface of the chuck table 202 is formed of a porous material such as porous ceramics, and via a communication path (not shown) formed in a housing (not shown) or the like. It communicates with a vacuum pump (not shown). Therefore, by operating the vacuum pump and applying a negative pressure, the chuck table 202 can hold and fix the
The chuck table 202 can be rotated in the horizontal direction at a predetermined rotation speed (for example, 10 rpm or less) by a rotation motor (not illustrated) provided in a housing (not illustrated), for example. it can. Thus, the chuck table 202 can rotate the held
Conventionally, there is a difference in height between the heights of the cut bumps because, for example, foreign matter such as dirt generated from the apparatus or dust floating in the air adheres to the chuck table. There was a problem that it occurred. In the present embodiment, when cutting the bump (electrode) 5a formed on the surface of the
A housing (not shown) is a housing for supporting the chuck table 202 and accommodating the rotation motor and the like therein. The housing (not shown) is moved in the horizontal direction (X-axis direction) between the
Next, the cutting

The

During the above processing, for example, ionized air can be ejected from a nozzle (not shown) disposed on the side of the chuck table 202 toward the
Next, the configuration of the chuck table cleaning device according to the present embodiment will be described with reference to FIG. FIG. 4 is a longitudinal sectional view showing the configuration of the chuck table cleaning device according to the present embodiment.
As shown in FIG. 4, the chuck

Next, based on FIG. 5, the structure of the
As shown in FIG. 5, the
In the
Next, the reflected light 510 c from the
That is, the
In the
The principle of such laser interference is shown in FIG. FIG. 6A shows a case where no foreign matter exists on the chuck table, and FIG. 6B shows a case where a foreign matter having a height Δh exists on the chuck table. In FIG. 6B, the foreign matter is enlarged and exaggerated for easy understanding of the principle of laser interference.
When there is no foreign matter on the chuck table, as shown in FIG. 6A, the laser reflected light 510c reflected by the
On the other hand, when foreign matter (height Δh) is present on the chuck table, the
An image of such interference fringes is shown in FIG. For example, as shown in FIG. 7A, when there is no interference fringe in the image picked up by the image pickup means 580, it can be determined that the plate-like
Further, when the
The chuck
In the processing apparatus according to the present embodiment, the presence of foreign matter remaining on the chuck table of the processing apparatus that aligns the heights of a plurality of electrodes formed on the surface of a plate-like object can be detected in a short time and accurately. Can do. Even if the presence of foreign matter on the chuck table is confirmed, the electrode is processed after the foreign matter is within the allowable range by cleaning the chuck table with the cleaning unit (chuck table cleaning device). , Bump height can be aligned with high accuracy. As a result, the performance of the processing apparatus can be improved and the occurrence of defective products can be effectively prevented.
Next, based on FIG. 8, the processing method of the electrode formed in the plate-shaped object concerning this embodiment is demonstrated. In addition, FIG. 8 is a flowchart which shows the processing method of the electrode formed in the plate-shaped object concerning this embodiment.
First, in step S102, the surface of the electrode (bump) 5a of the
Next, in step S104, the
Thereafter, in step S106, the flatness of the
Further, in step S108, it is determined whether or not the unevenness of the
On the other hand, when it is determined that the unevenness of the
On the other hand, if it is determined that the cleaning of the plate-like
As described above, in the present embodiment, the chuck table 202 is measured by measuring the flatness of the
As mentioned above, although preferred embodiment of this invention was described referring an accompanying drawing, it cannot be overemphasized that this invention is not limited to the example which concerns. Understood.
In the above-described embodiment, the laser interferometer is described as an example of a configuration that employs a laser interferometer capable of measuring the entire surface of the chuck table. However, the present invention is not limited to this example. For example, a laser interferometer having a field of view equivalent to the radius of the chuck table can be used. In this case, the interference fringes of the entire chuck table can be read by measuring the half surface of the chuck table and then imaging by switching the field of view so that the chuck table is rotated and the remaining surface is measured. According to such a method, since the size of the laser interferometer can be reduced, the apparatus itself can be designed to be small.
Moreover, in the said embodiment, although the structure which installed the cutting blade in the base as an example was demonstrated and demonstrated as a cutting unit, it is not limited to this example. Any other configuration cutting unit capable of machining the electrode can be employed.
In the above-described embodiment, the configuration for measuring the flatness of the chuck table after cutting the electrodes of the semiconductor chip has been described as an example. However, the present invention is not limited to this example. When the first semiconductor chip electrode is cut, the flatness of the chuck table can be measured in advance.
The present invention is applied to an electrode processing apparatus formed on a plate-shaped object, an electrode processing method formed on a plate-shaped object, and a chuck table flatness measuring method of an electrode processing apparatus formed on a plate-shaped object.
