次いで、図4(a)に示すように、ノズル構成部材24上に、感光性を有する撥インク剤層25を形成する。撥インク剤層25は、スピンコート法、ロールコート法、スリットコート法等の塗布方法により形成可能であるが、未硬化のノズル形成部材24上に形成されるため、両者が必要以上に相溶しないことが必要である。また、上述したように、ノズル構成部材24としてカチオン重合性組成物が用いられる場合には、感光性を有する撥インク剤層25にもカチオン重合可能な官能基を含有させておくことが好ましい。 ノズル構成部材24には、光重合開始剤を必須成分として含むが、撥インク剤層25には必ずしも光重合開始剤を含む必要はなく、ノズル材料硬化に発生する重合開始剤で反応、硬化させても良い。

次いで、露光(キヤノン製MPA−600使用、2000mJ/cm2)、PEB(ホットプレート上120℃−180秒)、現像(メチルイソブチルケトン−90秒)、リンス(IPA−30秒)、乾燥(オーブン中100℃−20分)を行ってノズル構成部材24および撥インク剤層25のパターニングを行い、インク吐出口26を形成した(図4(b))。なお、本実施例ではφ15μmの吐出口パターンを形成した。

次に、被処理基板の裏面にエッチングマスクの形成を行った。シリコン基板21の裏面に、ポリエーテルアミド樹脂(日立化成工業製HIMAL−1200)層を形成し(図4(c))、ポジ型レジスト(東京応化製OFPR800、不図示)を用いて所定のパターニング条件によりポジ型レジストパターニングした後、酸素プラズマによるドライエッチングを行ってポリエーテルアミド樹脂をパターニングし、引き続きポジ型レジストを溶解除去して、ポリエーテルアミド樹脂から成る幅1mm、長さ10mmの開口部形状を有するマスク28を作成した(図5(a))。
