Forming a wiring electrically connected to the element electrode in the opening on the insulating layer;
Forming an external electrode electrically connected to the wiring on the wiring;
Forming a heat dissipation layer on a region other than the wiring formation region in the insulating layer;
Forming a resin layer that seals the semiconductor element, the insulating layer, the wiring, the external electrode, and the heat dissipation layer so that respective upper surfaces of the external electrode and the heat dissipation layer are exposed;
And a step of forming an external terminal on the external electrode.
