露光後の前記第二のフォトレジスト膜を現像する工程と、
現像後の前記第二のフォトレジスト膜をマスクとして前記遮光膜からなるダミーパターンをエッチングして前記遮光膜からなる補助パターンを形成する工程と、
残った前記第二のフォトレジスト膜を除去する工程とを備えた、
