本実施例では、上記第2実施形態におけるターゲット104のAl2O3をターゲット18と同一のターゲットNbに変更し、ターゲット104に高周波電力を供給する電源をターゲット18と同じ電源に替える。この構成の場合、2つのNbのターゲット18,20共に同じ導入ガス圧、投入電力の成膜条件とすることで、Nb2O5膜を倍にして基板14に形成することができる。すなわち、本実施例では、基板14に混合膜を形成するうち、Nb2O5の占める割合の高い高屈折率混合膜については、第1実施形態に比べて短い成膜時間で形成が可能となった。この結果を表4に示す。

本発明の効果を確認するため、上記第1実施形態において、防着板40及び上部防着板42を取り外すとともに補助排気手段54のバルブ56c,58cを全閉した。また、防着板40及び上部防着板42を取り外していることで、Siターゲット16上とNbターゲット18上との雰囲気は等しくなり、ガス導入口70,74からガスの導入は行わないものとする。それ以外の条件は同一として基板14上に薄膜を形成した。
その結果、成膜速度0.5nm/secにて波長500nmでの屈折率が1.46のSiO2膜が得られた。
また、成膜速度0.45nm/secと第1実施形態による実施例に比べて0.15nm/sec増加した速度にて、波長500nmでの屈折率が2.39のNb2O5膜が得られた。ただし、光学的膜厚130nmの膜に対して、波長500nmで0.5%の吸収率を有するものであった。
なお、成膜準備完了時、2つのターゲット上で生じる放電は一つの大きな放電のようにターゲット上で見られた。

成膜後、光学素子14aとSiターゲット16を取り外してそれぞれ膜分析を行ったところ、ターゲット上のエロージョンの範囲の周辺にNbが観測された。これは、Siターゲット16上とNbターゲット18上とに発生した2つの放電が干渉しあうことによって膜条件が変化するとともに、ターゲットの汚染が生じたことを裏付けるものであった。
