Abstract
Description
The present invention relates to an exposure apparatus that projects and exposes a pattern image of a mask onto a substrate such as a wafer and a device manufacturing method that transfers the device pattern onto the substrate in a device manufacturing process such as a semiconductor element or a liquid crystal display element.
When manufacturing a semiconductor device, a liquid crystal display device, or the like in a photolithography process, a pattern image of a photomask or a reticle (hereinafter collectively referred to as “reticle”) is projected onto each shot area on a photosensitive substrate via a projection optical system. A projection exposure apparatus is used. In recent years, as this type of projection exposure apparatus, a photosensitive substrate is placed on a two-dimensionally movable stage, and the photosensitive substrate is stepped by this stage to transfer a reticle pattern image onto a photosensitive substrate such as a wafer. A so-called step-and-repeat type exposure apparatus, for example, a reduction projection type exposure apparatus (stepper), is frequently used. In recent years, a so-called step-and-scan type exposure apparatus that sequentially exposes each shot area on the wafer by moving the reticle and the wafer synchronously during the exposure of the wafer is also used. .
For example, microdevices such as semiconductor devices are formed by overlaying multiple layers of circuit patterns on a wafer coated with a photosensitive material as a photosensitive substrate. Therefore, when projecting exposure of circuit patterns on and after the second layer, In this case, it is necessary to accurately perform alignment between each shot area where a circuit pattern has already been formed on the wafer and the pattern image of the reticle to be exposed, that is, alignment between the wafer and the reticle. For example, as a method of aligning wafers when performing overlay exposure on a single wafer in which shot areas where a circuit pattern is exposed are arranged in a matrix, a so-called method disclosed in
The EGA method designates at least three areas (hereinafter referred to as EGA shots) among a plurality of shot areas formed on a wafer (object), and coordinates positions of alignment marks (marks) attached to the shot areas. Is measured by an alignment sensor. Thereafter, an error parameter (offset, scale, rotation, orthogonality) related to the array characteristics (position information) of the shot area on the wafer is determined based on the measured value and the design value by statistical calculation processing using the least square method or the like. Then, based on the determined parameter values, the design coordinate values are corrected for all shot areas on the wafer, and the wafer stage is stepped according to the corrected coordinate values to position the wafer. It is a method. As a result, the projected image of the reticle pattern and each of the plurality of shot areas on the wafer are processing points set in the shot area (reference points whose coordinate values are measured or calculated, for example, the center of the shot area ) And are overlaid and exposed accurately.
Conventionally, as an alignment sensor for measuring an alignment mark on a wafer, a method using an off-axis type alignment system arranged in the vicinity of a projection optical system is known. In this method, after measuring the alignment mark position using an off-axis alignment system, the wafer stage is fed by a fixed amount related to the baseline amount, which is the distance between the projection optical system and the off-axis alignment system. Immediately, the reticle pattern can be accurately overlaid on the shot area on the wafer for exposure. As described above, since the baseline amount is an extremely important operation amount in the photolithography process, strictly accurate measurement values are required.
However, the conventional exposure apparatus and device manufacturing method as described above have the following problems.
In recent years, with further miniaturization of patterns, exposure apparatuses of the step-and-repeat method to the step-and-scan method (hereinafter referred to as scan method) are becoming mainstream. In the scanning method, both the wafer and reticle are scanned during exposure (during pattern transfer), so not only the wafer stage but also the reticle stage is easily heated by the influence of a motor, etc., and the stage and its surroundings are gradually deformed. Wake up.
The position of the stage is measured using an interference system, but if the distance between the movable mirror and the reticle changes due to the deformation of the stage, the baseline will change, and the overlay accuracy will deteriorate. In addition, the temperature of the atmosphere around the stage rises due to the heat generation of the stage, and there is a problem that the positioning accuracy of the stage deteriorates due to the influence of fluctuation of the interferometer optical path.
Therefore, conventionally, cooling is performed by sending (circulating) the refrigerant to the heat generating portion while controlling the refrigerant temperature with a temperature controller. However, when cooling a wafer stage or reticle stage that generates intense heat in units of 1/10 ° C. and a projection optical system or alignment system whose temperature must be controlled in units of 1/100 ° C. with a single temperature controller, If the coolant temperature is controlled based on the temperature of the projection optical system, the cooling capacity of the wafer stage or reticle stage, which has a large temperature change, becomes insufficient, and conversely if the coolant temperature is controlled based on the temperature of the wafer stage or reticle stage. The precise (fine) temperature control required for the projection optical system and alignment system cannot be performed. In particular, since the reticle stage moves with respect to the wafer stage at a distance and speed corresponding to the projection magnification, the amount of heat generation is very large, and it is difficult to manage the temperature with the same control system as the projection optical system and alignment system. It is. As described above, if the temperature control is not sufficient, as a result, there arises a problem that the baseline fluctuation increases and the overlay accuracy deteriorates.
In order to solve this, the applicant of the present application has previously filed an exposure apparatus having a configuration in which a temperature control system independent from each other is provided for each of the projection optical system, the reticle stage and the substrate stage (Japanese Patent Application No. 2003). 002285). This exposure apparatus is provided with a single coarse adjustment system that cools the temperature of the temperature adjustment fluid to a temperature lower than the target temperature of the projection optical system, the reticle stage, and the substrate stage as a temperature adjustment target with relatively coarse accuracy, Circulation systems (fine adjustment systems) that supply and circulate the temperature control fluid cooled by the coarse adjustment system to the projection optical system, the reticle stage, and the substrate stage as temperature control targets are provided. Heaters that adjust finely by heating the fluid conditioning are provided, and each heater is controlled to control the temperature of the projection optical system, reticle stage, and substrate stage as temperature control targets individually. It is.
Thus, for the projection optical system and the substrate stage, for example, the temperature is controlled in units of 1/100 ° C., and for the reticle stage, for example, the temperature is controlled in units of 1/10 ° C. Temperature control can be performed individually and with required accuracy according to the range, and baseline fluctuations due to temperature fluctuations can be suppressed.
Note that the single coarse adjustment system that cools the temperature control fluid in each circulation system (fine adjustment system) with a coarse accuracy is used for each circulation system. The configuration is complicated if a coarse adjustment system is provided for each circulation system. This is to avoid this because the cost becomes high.
By the way, when such a configuration is adopted, if there is damage to the piping (breaking, disconnection, perforation, etc.) or other troubles (temperature abnormalities, etc.) in each circulation system, it is necessary to stop the circulation system. Therefore, each circulatory system is provided with a pressure sensor, a flow sensor, a temperature sensor, etc., and control is performed to stop the relevant circulatory system if any failure is detected. Yes. In the circulatory system other than the circulatory system in which the failure has occurred, the circulation of the temperature control liquid is continued as it is.
When one of the circulation systems stops, the overall heat balance fluctuates greatly, and the coarse adjustment system is operated with a constant cooling capacity, so that it exceeds the control capability of the temperature fine adjustment heater in the circulation system. There has been a problem that the temperature control fluid may be supercooled, and appropriate temperature control of the circulatory system without failure may not be possible.
For example, once the projection optical system is out of specifications, it may take several tens of hours to several days to recover, and even if repair of the faulty circulatory system is completed, Resuming requires more standby time, which is also a problem from a productivity standpoint.
The present invention has been made in consideration of the above points, so that even when a failure occurs in a temperature control system such as a projection optical system, a reticle stage, or a substrate stage, it can be quickly recovered. An object of the present invention is to make it possible to more stably manufacture high-precision and high-quality devices.
Hereinafter, in the description shown in this section, the present invention will be described in association with the member codes shown in the drawings representing the embodiments. However, each constituent element of the present invention is limited to the members shown in the drawings attached with these member codes. Is not to be done.
In order to solve the above problems, according to a first aspect of the present invention, a pattern image of a reticle (R) held on a reticle stage (2) is converted into a substrate (W) held on a substrate stage (5). ) Is an exposure apparatus that projects the image on a projection optical system (PL) on a rough adjustment system (66, 73) for roughly adjusting the temperature of the temperature control medium to a predetermined set temperature, and the rough adjustment system for temperature adjustment. The temperature of the adjusted temperature adjustment medium is finely adjusted and circulated with respect to the projection optical system, and the temperature is adjusted by the coarse adjustment system and the first fine adjustment system (C1) for controlling the temperature of the projection optical system. A second fine adjustment system (C5, C6) that finely adjusts the temperature of the temperature control medium, circulates it to at least one of the reticle stage and the substrate stage, and controls the temperature of the stage; 1 and the occurrence of a fault in the second fine adjustment system The temperature control medium for the detection device (69a, 69b, 69c, 76a, 76b, 76c, 76d, 76e, 79a, 79b, 79c, 79d, 79e) to be output and the fine adjustment system in which the detection device detects a failure Is provided, and an exposure apparatus comprising a control device (77) for changing the set temperature of the coarse adjustment system.
In the present invention, the set temperature (setting capability) of the coarse adjustment system is changed with the stop of the circulation of the temperature adjustment medium for the fine adjustment system in which the failure has occurred. It is possible to prevent deviating from the temperature control capability range of the temperature adjustment medium by the fine adjustment system that has not occurred. Therefore, the temperature of the temperature adjustment target related to the fine adjustment system in which no failure has occurred is appropriate. Can be kept in.
In this case, the control device (77) can change the set temperature of the coarse adjustment system (66, 73) according to the heat balance information obtained experimentally or theoretically in advance. It is desirable to implement gradually. This is because changing the set temperature of the coarse adjustment system all at once disturbs the stability of the system (disturbance to the system) and is not preferable for temperature control (temperature stability).
Further, the detection device can detect occurrence of a failure with respect to at least one of the temperature, pressure, and flow rate of the temperature control medium. Note that. In the case of detecting the flow rate, the flow rate that has flowed to the object to be cooled (stage motor, etc.) is to detect the flow rate at the position (exit side) after the temperature control medium circulates in the object to be cooled. Is preferable in that it can be reliably detected. Furthermore, the control device (77) can change the set temperature of the coarse adjustment system by changing the frequency of the inverter (66) provided in the coarse adjustment system.
According to a second aspect of the present invention, the method includes a step of transferring a pattern formed on the reticle (R) onto the substrate (W) using the exposure apparatus according to the first aspect of the present invention. A device manufacturing method is provided. High-performance, high-quality devices can be manufactured stably.
According to the present invention, it is possible to control and manage the temperature independently even for devices having different required temperature control accuracy, and it is possible to set optimum cooling conditions according to the heat generation amount of each device. Therefore, it is possible to suppress the baseline fluctuation due to the fact that the temperature control is not performed and suppress the deterioration of the overlay accuracy, and it is possible to quickly recover even when a failure occurs in the temperature control system. Thus, there is an effect that a high-quality, high-performance device or the like can be manufactured more stably.
Hereinafter, embodiments of the present invention will be described with reference to FIGS. 1 to 7. Here, for example, as an exposure apparatus, a scanning stepper is used that transfers a circuit pattern of a semiconductor device formed on a reticle onto a wafer while synchronously moving the reticle and wafer during exposure (during pattern transfer). An example will be described.

A
The

Returning to FIG. 1, as the projection optical system PL, here, both the object plane (reticle R) side and the image plane (wafer W) side are telecentric and have a circular projection field, and quartz or fluorite is used as an optical glass material. A refracting optical system composed of refracting optical elements (lens elements) having a 1/4 (or 1/5) reduction magnification is used. For this reason, when the illumination light is irradiated onto the reticle R, the imaging light beam from the portion illuminated with the illumination light in the circuit pattern on the reticle R enters the projection optical system PL, and the circuit pattern is partially inverted. An image is limited and formed in a slit shape in the center of the circular field on the image plane side of the projection optical system PL. Thereby, the partially inverted image of the projected circuit pattern is reduced and transferred to the resist layer on the surface of one shot area among the plurality of shot areas on the wafer W arranged on the imaging surface of the projection optical system PL. .

The wafer surface plate 6 is supported substantially horizontally above the
As shown in FIG. 3, the X guide bar XG has an elongated shape along the X direction, and

First, referring to FIG. This temperature control system is roughly divided into an upper floor unit installed on the same floor as the exposure apparatus main body and an under floor unit installed in a machine room below the floor. The underfloor unit includes an

Next, the floor unit of this temperature control system will be described. The floor unit is roughly classified into a circulation system C1 that controls the temperature of the projection optical system PL, a circulation system C5 that controls the temperature of the
In the circulation system C1, the refrigerant cooled by the

In the circulatory system C1, the projection optical system PL is provided with a wide temperature control range by the refrigerant by being spirally piped around the
Note that the alignment system AL disposed in the vicinity of the projection optical system PL is also not shown, but is cooled by the circulation system C1. As an off-axis alignment system AL, an LSA that irradiates a laser beam such as He—Ne onto a dot array alignment mark on the wafer W and detects the mark position using light diffracted or scattered by the mark. (Field Step Alignment) method or FIA (Field Image) that measures the mark position by performing image processing on the image data of the alignment mark imaged by a CCD camera or the like using a halogen lamp or the like as a light source. Alignment) method, irradiating two coherent beams (semiconductor laser, etc.) inclined in contrast to the pitch direction on the diffraction grating-like alignment mark on the wafer W, causing the two diffracted lights to interfere with each other, and aligning from the phase LIA (Laser) for measuring the position of a mark Although the Interferometric Alignment) method or the like can be employed, the LSA method is used here, and the circulation system C1 adjusts the temperature by circulating a refrigerant with respect to the alignment light source in the alignment system AL. As a circulation system, for example, similarly to the projection optical system PL, it is possible to connect a spiral pipe to a housing that houses a light source.
The alignment system AL may be configured to adjust the temperature by circulating a coolant not only for the alignment light source but also for the housing that houses the alignment optical system. Similarly, in the TTR (Through The Reticle) method and the TTL (Through The Lens) method for detecting a mark on the wafer W through the projection optical system PL instead of the off-axis system, the alignment light source and the housing are also protected. The temperature can be adjusted by circulating the refrigerant.

Next, in the circulation system C6 that controls the temperature of the
In this embodiment, the
In the configuration shown in FIG. 4, the underfloor unit such as the

Each of the circulation systems C7 to C10 is provided with a
Next, the temperature control system for the
Circulation systems C13 to C15 are also piped to the three
As the
In addition, in the present embodiment, each temperature sensor is disposed in the flow path (pipe) so that the refrigerant temperature can be directly measured. It can be set as the structure arrange | positioned in the position (state which the detection part suspended in the center vicinity of the cross section of a pipe | tube) spaced apart from. In this case, since the detection part of the sensor is not in contact with the tube wall, it is difficult to be adversely affected by the external environment via the tube wall surface. The temperature sensor may be configured to be replaceable. In this case, a configuration in which an insertion port is provided in the tube and the tube is detachable through the insertion port, or a configuration in which a temperature sensor is fixed to the tube by welding or the like and a part of the tube including the temperature sensor can be replaced. Can be adopted. Further, it is possible to install a temperature sensor on the outer surface of the pipe and measure the refrigerant temperature through the pipe.
Next, processing when a failure occurs by the
That is, the
For example, if a failure occurs in the circulation system C5 (temperature control system of the reticle stage 2), the
Therefore, in this embodiment, the
Note that if the setting capability (set temperature) of the
Next, when the maintenance of the circulatory system (here C5) in which the failure has occurred is carried out and it is determined that the recovery has been made (step 105), the
In the
For example, when the reticle
Regarding these series of exposure processes, heat is generated in the projection optical system PL by illumination light (heat absorption in the projection optical system PL by illumination light irradiation), and heat is generated in the alignment system AL by alignment light (by alignment light irradiation). In addition to heat absorption by the alignment optical system, heat is generated from the motors as the
More specifically, for the
Here, the heat generation factors to be considered by the process are various drive states in each
Similarly, for the
The temperature of the
Thus, in this embodiment, since each circulation system C1, C5, C6 has a different setting capability in the temperature range when setting the refrigerant temperature, the projection optical system PL having different required temperature control accuracy. Also, the temperatures can be controlled and managed independently for the
