As can be seen from FIG. 11, when the repetition frequency of the pulsed laser beam for forming the deteriorated layer is 150 kHz or less, the bending stress necessary for breaking the deteriorated layer increases, but the repetition frequency of the pulsed laser beam for forming the deteriorated layer is 200 kHz. As described above, the bending stress necessary for breaking the deteriorated layer is 2 MPa or less. Therefore, it is desirable to set the repetition frequency of the pulse laser beam irradiated in the deteriorated layer forming step to 200 kHz or more.
上述した変質層形成工程によって半導体ウエーハ2の内部に分割予定ライン21に沿って変質層210を形成したならば、ウエーハの一方の面を拡張可能な保護テープに貼着する保護テープ貼着工程を実施する。即ち、図12に示すように環状のダイシングフレーム41の内側開口部を覆うように外周部が装着された伸長可能な保護テープ42の表面に半導体ウエーハ2の裏面2bを貼着する。なお、上記保護テープ42は、図示の実施形態においては厚さが70μmのポリ塩化ビニル(PVC)からなるシート基材の表面にアクリル樹脂系の糊が厚さが5μm程度塗布されている。なお、保護テープ貼着工程は、上述した変質層形成工程を実施する前に実施してもよい。即ち、半導体ウエーハ2の裏面2bを上側にして表面2aを保護テープ42に貼着し、ダイシングフレーム41に支持された状態で変質層形成工程を実施する。

上述した変質層形成工程および保護テープ貼着工程を実施したならば、分割予定ライン21に沿って変質層210が形成された半導体ウエーハ2に音波を作用せしめ、半導体ウエーハ2を分割予定ライン21に沿って分割する分割行程を実施する。この分割工程の第1の実施形態について、図13を参照して説明する。
第1の実施形態における分割工程は、液槽51と超音波発振器52とからなる超音波分割手段5を用いて実施される。超音波分割手段5を構成する液槽51の底には上記環状のダイシングフレーム41の両側を載置する載置棚511、511が設けられており、液槽51内には水或いはエタノール等の有機溶媒が収容されている。この液槽51は、上記超音波発振器52上に載置される。超音波分割手段5を構成する超音波発振器52は、所定周波数の超音波を発生させる。この超音波の周波数は、20kHz以上の縦波(疎密波)であることは望ましい。このように構成された超音波分割手段5を用いて上記分割工程を実施するには、上述したように環状のダイシングフレーム41に保護テープ42を介して支持された半導体ウエーハ2(分割予定ライン21に沿って変質層210が形成されている)を、液槽51内に配置する。このとき、ダイシングフレーム41の両側を液槽51の底に設けられた載置棚511、511上に載置する。次に、超音波発振器52を作動して、周波数が例えば28kHzの縦波(疎密波)を発生させる。このように超音波発振器52を作動して超音波を発生させると、この音波は、液槽51の底から水或いはエタノール等の液体溶媒を振動して半導体ウエーハ2に作用する。この結果、半導体ウエーハ2は、変質層210が形成されて強度が低下せしめられた分割予定ライン21に沿って分割される。

第3の実施形態における分割工程は、円筒状のベース51bと第1の超音波発振器52bおよび第2の超音波発振器53bとかなる超音波分割手段5bを用いて実施される。超音波分割手段5bを構成する円筒状のベース51bは、上面に上記ダイシングフレーム41を載置する載置面511bを備えており、この載置面511b上にダイシングフレーム41を載置しクランプ512bによって固定する。このベース51bは、図示しない移動手段によって図15において左右方向および紙面に垂直な方向に移動可能に構成されているとともに回動可能に構成されている。超音波分割手段5bを構成する第1の超音波発振器52bおよび第2の超音波発振器53bは、円筒状のベース51bの載置面511b上に載置されるダイシングフレーム41に保護テープ42を介して支持された半導体ウエーハ2の上側と下側に対向して配設されており、所定周波数の縦波(疎密波)を発生させる。このように構成された超音波分割手段5bを用いて上記分割工程を実施するには、半導体ウエーハ2(分割予定ライン21に沿って変質層210が形成されている)を保護テープ42を介して支持したダイシングフレーム41を円筒状のベース51bの載置面511b上に載置しクランプ512bによって固定する。次に、図示しない移動手段によってベース51bを作動し、半導体ウエーハ2に形成された所定の分割予定ライン21の一端(図15において左端)を第1の超音波発振器52bおよび第2の超音波発振器53bからの音波が作用する位置に位置付ける。そして、第1の超音波発振器52bおよび第2の超音波発振器53bを作動しそれぞれ周波数が例えば28kHzの縦波(疎密波)を発生させるとともに、ベース51bを矢印で示す方向に例えば50〜100mm/秒の送り速度せしめる。この結果、第1の超音波発振器52bおよび第2の超音波発振器53bから発声された音波が半導体ウエーハ2の分割予定ライン21に沿って表面および裏面に作用するため、半導体ウエーハ2は変質層210が形成されて強度が低下せしめられた分割予定ライン21に沿って分割される。このようにして所定の分割予定ライン21に沿って分割工程を実施したならば、ベース51bを紙面に垂直な方向に分割予定ライン21の間隔に相当する分だけ割り出し送りし、上記分割工程を実施する。このようにして所定方向に延びる全ての分割予定ライン21に沿って分割工程を実施したならば、ベース51bを90度回動し、半導体ウエーハ2に所定方向と直角な方向に形成された分割予定ライン21に対して上記分割工程を実施することにより、半導体ウエーハ2は個々のチップに分割される。なお、上述した第1の超音波発振器52bおよび第2の超音波発振器53bは、円筒状のベース51b即ち半導体ウエーハ2の移動方向に対向して斜めに音波を発生するようにすることが望ましい。

第4の実施形態における分割工程は、円筒状のベース51cと超音波発振子52cとかなる超音波分割手段5cを用いて実施される。超音波分割手段5cを構成する円筒状のベース51cは、上面に上記ダイシングフレーム41を載置する載置面511cを備えており、この載置面511c上にダイシングフレーム41を載置しクランプ512cによって固定する。このベース51cは、図示しない移動手段によって図16において左右方向および紙面に垂直な方向に移動可能に構成されている。超音波分割手段5cを構成する超音波発振子52cは、ベース51c内に配設され、その先端が載置面511c上に載置されたダイシングフレーム41に装着されている保護テープ42の裏面に接触するように構成されている。このように構成された超音波分割手段5cを用いて上記分割工程を実施するには、半導体ウエーハ2(分割予定ライン21に沿って変質層210が形成されている)を保護テープ42を介して支持したダイシングフレーム41を円筒状のベース51cの載置面511c上に載置しクランプ512cによって固定する。次に、図示しない移動手段によってベース51cを作動し、半導体ウエーハ2に形成された所定の分割予定ライン21の一端(図16において左端)を超音波発振子52cと対向する位置に位置付ける。そして、超音波発振子52cを作動するとともに、ベース51cを矢印で示す方向に例えば50〜100mm/秒の送り速度せしめる。この結果、超音波発振子52cの振動が保護テープ42を介して半導体ウエーハ2の分割予定ライン21に沿って作用するため、半導体ウエーハ2は変質層210が形成されて強度が低下せしめられた分割予定ライン21に沿って分割される。このようにして所定の分割予定ライン21に沿って分割工程を実施したならば、ベース51cを紙面に垂直な方向に分割予定ライン21の間隔に相当する分だけ割り出し送りし、上記分割工程を実施する。このようにして所定方向に延びる全ての分割予定ライン21に沿って分割工程を実施したならば、ベース51cを90度回動し、半導体ウエーハ2に所定方向と直角な方向に形成された分割予定ライン21に対して上記分割工程を実施することにより、半導体ウエーハ2は個々のチップに分割される。

該ウエーハに対して透過性を有するパルスレーザー光線を該分割予定ラインに沿って照射し、該ウエーハの内部に該分割予定ラインに沿って変質層を形成する変質層形成工程と、
該分割予定ラインに沿って該変質層が形成された該ウエーハに音波を作用せしめ、該ウエーハを該分割予定ラインに沿って分割する分割行程と、を含む、
